Growth behavior of InGaN/GaN self-assembled quantum dots (QDs) was investigated with respect to different growth parameters in low pressure metalorganic chemical vapor deposition. Locally formed examples of three dimensional InGaN islands were confirmed from the surface observation image with increasing indium source ratio and growth time. The InGaN/GaN QDs were formed in Stranski-Krastanow (SK) growth mode by the continuous supply of metalorganic (MO) sources, whereas they were formed in the Volmer-Weber (V-W) growth mode by the periodic interruption of the MO sources. High density InGaN QDs with $1{\sim}2nm$ height and $40{\sim}50nm$ diameter were formed by the S-K growth mode. Dome shape InGaN dots with $200{\sim}400nm$ diameter were formed by the V-W growth mode. InN content in InGaN QDs was estimated to be reduced with the increase of growth temperature. A strong peak between 420-460 nm (2.96-2.70 eV) was observed for the InGaN QDs grown by S-K growth mode in photoluminescence spectrum together with the GaN buffer layer peak at 362.2 nm (3.41 eV).
본 논문에서는 AlGaN/GaN HEMT의 항복 전압 특성 향상을 위해 2차원 소자 시뮬레이터를 통하여 게이트 필드 플레이트 구조를 최적화하였다. 필드플레이트 길이, 절연체 종류, 절연체 두께 변화 등의 세가지 변수를 이용하여 시뮬레이션을 진행하였으며 그에 따른 전기장 분포의 변화와 항복전압 특성을 확인하였다. 필드플레이트 구조를 최적화 시킴으로서 게이트 에지부분과 필드플레이트 에지부분에 집중 되어있던 전기장이 효과적으로 분산된다. 그에 따라 애벌런치 효과가 줄어들게 되어 항복전압 특성이 향상된다. 결론적으로 최적화된 게이트 필드플레이트 구조는 일반적인 구조에 비해 항복특성을 약 300% 이상 향상시킬 수 있다.
Modified Materka-Kacprzak 대신호 MODFET(modulation-doped field-effect transistor) model을 사용하여 GaN(gallium nitride) MODFET 대신호 모델링을 수행하였다. Dambrine(3)이 제안한 방법에 따라 45㎒에서 40㎒의 주파수 범위에 걸쳐 S-parameter 및 DC특성을 측정하였으며, 측정결과를 토대로 cold FET 방법[4]에 의해 측정된 기생성분들을 de-embedding 함으로써 소신호 파라미터를 추출하였고, 추출된 소신호 파라미터는 함수를 사용하여 측정결과를 재현하는 맞춤함수 모델의 일종인 modified Materka 모델을 사용하여 모델링하였다. 수행된 대신호 모델링을 검증하기 위하여 모델링된 GaN MODFET의 DC 및 S-파라미터, 전력특성을 측정값과 각각 비교해 보았을 때 비교적 일치하고 있음을 보여서 GaN 대신호 모델링을 검증하였으며, modified Materka 모델이 GaN MODFET 대신호 모델링에 유용하게 사용될 수 있음을 보였다.
We report on GaAs/AlGaAs quantum well infrared photodetectors (QWIPs) that can cover the spectral range of $3.6-25{\mu}m$. One advantage of the GaAs QWIPs is the wavelength tenability as a function of their structural parameters. We have performed a systematic calculation on the detection wavelength of a typical $GaAs/Al_xGa_{1-x}As$ multi-quantum-well photodetector, with the aluminum mole fraction (x) of $Al_xGa_{1-x}As$ barrier in the range of 0.15-0.43 and the quantum-well width range from 30 to 60 $60{\AA}$. Design and fabrication of a QWIP based on $GaAs/Al_{0.23}Ga_{0.77}As$ structure with $37{\AA}$-thick well width has been carried out. The calculated operation wavelength of the QWIP is in a good agreement with the experimental data taken by photo response and activation energy calculation from thermal quenching of integrated photoluminescence.
For InGaP/GaAs HBT applications, we have developed characterized MIM capacitors with thin $1000{\AA}$ PECVD silicon nitride which were deposited with $SiH_4/NH_3$ gas mixing rate, working pressure, and RF power of PECVD at $300^{\circ}C$ and had the capacitance density of 600 pF/$mm^2$ with the breakdown electric fields of 3073 MV/cm. Three PECVD process parameters were designed to lower the refractive index and then lower the deposition rate of silicon nitride films for the high breakdown electric field. At the PECVD process condition of gas mixing rate (0.92), working pressure (1.3 Torr), RF power (53 W), the AFM Rms value of about $1000{\AA}$ silicon nitride on the bottom metal was the lowest of 0.662 nmand breakdown electric fields were the highest of about 73 MV/cm.
In this study, the microstructure of the CVD-fabricated Cu(In,Ga)Se2 (CIGSe) absorber layer by simulating the stacking sequence used in a co-evaporation method, and changes solar cell performance were investigated. The absorber layer prepared by stacking CuSe and (In,Ga)Se between InSe is separated into Ga-free CuInSe2 and Ga-rich CIGSe, and transformed to CIGSe by selenization heat treatment with slight improvement in the the solar cell efficiency. However, in CVD, since the supply of liquid Cu-Se is not as active as in the co-evaporation method, the nanoocrystalline layer containing a large amount of Ga remained independently in the absorption layer, which acted as a cause of the loss of JSC and FF. Therefore, by using a precursor structure in which CuGa is sputter-deposited on a single layer of InSe deposited by CVD, performance parameters of VOC, JSC, and FF could be greatly improved.
Advantages of switched reluctance motor(SRM) include a simple structure, the ability of operation in hash environments and under partial hardware failures, and a wide speed range. However design of SRM for industrial applications is very difficult because motor's inherent none-linearity and sensitivity of design parameter. In this paper, an optimal method for determining design parameters of a switched reluctance motor is researched. The dominant design parameters are stator and rotor pole arc and switching on and off angle. The parameters affecting performance are examined and selected using evolutionary computations and commercial CAD Program. The proposed design process is very fast. reliable and easy to access. The simulated design method proposed is compared with conventional procedure.
We report rf and power characteristics of AlGaAs/GaAs Heterojunction Bipolar Transistor (HBTs) for X-band power applications. HBTs have been fabricated with polyimide a an interlayer dielectric. By characterizing the DC and RF characteristics we obtained the maximum current gain of 45, BV$\_$CEO/ of 10 V, fT of 30 GHz and f$\_$max/ of 17 GHz for device with 6x14$\mu\textrm{m}$$^2$emitter size. To extract accurate equivalent parameters, the De-embedded method was applied for extraction of parasitic parameters and the calculation of circuit equations for intrinsic parameters. Based on the Load-pull method, power characteristics was simulated and measured to get the maximum output power of the device.
A serial pendulum dynamic vibration absorber (DVA) was designed to suppress the vibration of two degrees of freedom (Two-DOF) structure model. The optimal DVA parameters are selected using a genetic algorithm (GA) by minimizing the fitness function formulated from the system's frequency response function (FRF). Two fitness function criteria, using one and two target frequency ranges, were utilized to calculate the optimal DVA parameters. The optimized serial pendulum DVA parameters were used to reduce structural vibration under free and forced excitation conditions. The simulation study found that the serial pendulum DVA can effectively reduce the vibration response for a small excitation amplitude. However, the DVA performance decreases for a large excitation amplitude due to the nonlinearity of pendulum motion, and the percentage of vibration response attenuation is smaller than that obtained using a small excitation amplitude.
The electromodulation methods of photoreflectanceand the related technique of contactless electroreflectance(CER) are valuable tools in the evaluation of important device parameters for structures such as heterojunction bipolar transistors, pseudomorphic high electron mobility transistors, and quantum dots(QDs). CER is a very general principle of experimental physics. Instead of measuring the optical reflectance of the material, the derivative with respect to a modulating electric field is evaluated. This procedure generates sharp, differential-like spectra in the region of interband (intersubband) transitions. We conduct electric-optical studies of both GaAs layers and InAs selfassembled QDs grown by molecular beam epitaxy. Strong GaAsbandgap energy is measured in both structures. In the case of lnAs monolayers in GaAs matrices, the strong GaAsbandgap energy is caused by the lateral quantum confinement.
