  • In sub-l/4 ${\mu}{\textrm}{m}$ NMOSFET with STI (Shallow Trench Isolation), the anomalous hump phenomenon of subthreshold region, due to capped p-TEOS/SiN induced defect, is reported. The hump effect was significantly observed as channel length is reduced, which is completely different from previous reports. Channel boron dopant redistribution due to the defect should be considered to improve hump characteristics besides considerations of STI comer and recess. 130

  • The impact of the gate length (Lg) on the DC and high-frequency characteristics of indium-rich In0.8Ga0.2As channel high-electron mobility transistors (HEMTs) on a 3-inch InP substrate was inverstigated. HEMTs with a source-to-drain spacing (LSD) of 0.8 ㎛ with different values of Lg ranging from 1 ㎛ to 19 nm were fabricated, and their DC and RF responses were measured and analyzed in detail. In addition, a T-shaped gate with a gate stem height as high as 200 nm was utilized to minimize the parasitic gate capacitance during device fabrication. The threshold voltage (VT) roll-off behavior against Lg was observed clearly, and the maximum transconductance (gm_max) improved as Lg scaled down to 19 nm. In particular, the device with an Lg of 19 nm with an LSD of 0.8 mm exhibited an excellent combination of DC and RF characteristics, such as a gm_max of 2.5 mS/㎛, On resistance (RON) of 261 Ω·㎛, current-gain cutoff frequency (fT) of 738 GHz, and maximum oscillation frequency (fmax) of 492 GHz. The results indicate that the reduction of Lg to 19 nm improves the DC and RF characteristics of InGaAs HEMTs, and a possible increase in the parasitic capacitance component, associated with T-shap, remains negligible in the device architecture.

  • In this paper, we investigated the dependence of device performance and hot carrier lifetime on the channel direction of PMOSFET. $I_{D.sat}$ vs. $I_{Off}$ characteristic of PMOSFET with <100> channel direction is greater than that with <110> channel direction because carrier mobility of <100> channel direction is greater than that of <110> channel direction. However, hot carrier lifetime for <110> channel direction is much lower than that with <110> channel due to the greater impact ionization rate in the <100> channel direction. Therefore, concurrent consideration of reliability characteristics and device performance is necessary for channel strain engineering of MOSFETs.

  • In this paper, we present a new method for user selection, sub-band allocation, and power allocation in order to maximize the system throughput under the constraint of transmit power in multiuser downlink orthogonal frequency division multiple access (OFDMA) systems with partial channel quality information (CQI). In previous schemes, each user in one cell transmits CQI of all sub-bands to the base station, which requires enormous feedback overhead. Therefore, we proposed an efficient power allocation and modulation and coding selection scheme in which each user transmits partial CQI and one additional information to reduce the amount of feedback. Simulation results show that we can greatly reduce the amount of feedback than full feedback system.

  • A WDM/SCM multiple access protocol suitable for optical double star networks is proposed. A node-grouping scheme is employed in the protocol, which is accomplished by connecting some nodes through passive star sub-hubs forming a group. The resulting multiple groups in a network are then connected through a central passive star hub resulting in a passive double star network. Each group is pre-assigned a WDM channel as its home channel, and SCM channels are used to identify the packet reception at each node. [n the proposed protocol, the average packet delay is remarkably reduced since the frame consists of the number of groups rather than the number of network nodes. Furthermore, additional reduction of the average packet delay is achieved by limiting the propagation paths of control packets to the roundtrip between source nodes and sub-hub using a double star network. It is shown in the performance evaluations using analytic and simulation model that the proposed protocol has the advantages of the higher channel utilization and excellent network throughput and average packet delay characteristic.

  • Because of superior division among sub-channels, DWT MC-CDMA is less interference with neighborhood channel. In our newly proposed multi-carrier CDMA data transmission method, lIR CMFB filter banks sharply divide sub-bands and reduces spectral overlaps among neighboring sub-channels. In experiment result, proposed filter is better ability of sub-band division than FIR filter. Since the proposed cosine modulated filter banks lIR filter having wavelet property is designed to response sharp transition band, the ISI and ICI between neighboring sub-channels can be effectively reduced. And robustness about narrow band interference of CMFB IIR MC-CDMA almost same FIR DWT MC-CDMA.

  • To improve the DIBL characteristics of deep sub micron BC PMOSFETs, the methods of DCI(Deep Channel Implantation) and Hale Implantation have been reported. In this study, using the process simulator TSUPREM4, we simulated the 0.25$\mu\textrm{m}$ and 0.45$\mu\textrm{m}$ gate length BC PMOSFETs applying the both methods to improve the DIBL characteristics, and their electric characteristics were compared to find the mothod suitable far deep sub-half micron BC PMOSFETs, using the device simulator MEDICI. So we found out that the method of Halo Implantation could be applied to deep sub-half micron BC PMOSFETs for 255 Mbit DRAM.

Dual regulatory effects of PI(4,5)P2 on TREK-2 K+ channel through antagonizing interaction between the alkaline residues (K330 and R355-357) in the cytosolic C-terminal helix

  • TWIK-related two-pore domain K+ channel-2 (TREK-2) has voltage-independent activity and shows additional activation by acidic intracellular pH (pHi) via neutralizing the E332 in the cytoplasmic C terminal (Ct). We reported opposite regulations of TREK-2 by phosphatidylinositol 4,5-bisphosphate (PIP2) via the alkaline K330 and triple Arg residues (R355-357); inhibition and activation, respectively. The G334 between them appeared critical because its mutation (G334A) endowed hTREK-2 with tonic activity, similar to the mutation of the inhibitory K330 (K330A). To further elucidate the role of putative bent conformation at G334, we compared the dual mutation forms, K330A/G334A and G334A/R355-7A, showing higher and lower basal activity, respectively. The results suggested that the tonic activity of G334A owes to a dominant influence from R355-7. Since there are additional triple Arg residues (R377-9) distal to R355-7, we also examined the triple mutant (G334A/R355-7A/R377-9A) that showed tonic inhibition same with G334A/R355-7A. Despite the state of tonic inhibition, the activation by acidic pHi was preserved in both G334A/R355-7A and G334A/R355-7A/R377-9A, similar to the R355-7A. Also, the inhibitory effect of ATP could be commonly demonstrated under the activation by acidic pHi in R355-7A, G334A/R355-7A, and G334A/R355-7A/R377-9A. These results suggest that the putative bent conformation at G334 is important to set the tug-of-war between K330 and R355-7 in the PIP2-dependent regulation of TREK-2.

Assessments of Nitrate Budget by Currents and Biogeochemical Process in the Korea Strait based on a 3D Physical-Biogeochemical Coupled Model (3차원 물리-생지화학 결합 모델을 이용한 대한해협 주변의 해류와 생지화학적 요인에 의한 질산염 유출입 평가)

  • Nitrate (NO3-) plays an important role in aquaculture and ecosystems in the Korea Strait. Observational data propose that ocean currents are crucial to NO3- budget in the Korea Strait. However, assessment of budget by currents and biogeochemical processes has not yet been investigated. This study examines seasonal and spatial variations in NO3- budget by currents and biological processes in the Korea Strait from 2011 to 2019 using a physical-biogeochemical coupled model. Model results suggest that current-driven net supply of NO3- is consumed by uptake of phytoplankton in the Korea Strait. Advective influx is driven by the Tsushima warm current and the influx by the Jeju warm current is approximately one third of it. All of the influxes are transported out to the East Sea through the Korea Strait, of which two third passes through the western channel and the rest through the eastern channel. Annual mean NO3- net transport show that currents supply NO3- year round except for January, but the budget by biogeochemical processes consumes it every season except for winter.

Optimal Selection of Reference Vector in Sub-space Interference Alignment for Cell Capacity Maximization (부분공간 간섭 정렬에서 셀 용량 최대화를 위한 최적 레퍼런스 벡터 설정 기법)

  • In this paper, novel sub-space interference alignment algorithms are proposed to boost the capacity in multi-cell environment. In the case of conventional sub-space alignment, arbitrary reference vectors have been adopted as transmitting vectors at the transmitter side, and the inter-cell interference among users are eliminated by using orthogonal vectors of the chosen reference vectors at the receiver side. However, in this case, sum-rate varies using different reference vectors even though the channel values keep constant, and vice versa. Therefore, the relationship between reference vectors and channel values are analyzed in this paper, and novel interference alignment algorithms are proposed to increase multi-cell capacity. Reference vectors with similar magnitude are adopted in the proposed algorithm. Simulation results show that the proposed algorithms provide about 50 % higher sum-rate than conventional algorithm.
