  • A novel and robust direct parameter extraction method for hybrid-p equivalent circuit model of HBT is proposed. A new expression that can accurately resolve the base internal resistance from the measured S-parameters is derived, and it is not sensitive to the values of parasitic access inductance values. Based on the expression, six analytical expressions for the other parameters is developed and these expressions for hybrid-p equivalent circuit modeling ensure robust, fast, and reliable parameter extraction.

  • A new method using RF Ids determined from measured S-parameters is proposed to extract the gate-voltage dependent effective carrier velocity of bulk MOSFETs in the saturation region without additional dc Ids measurement data suffering parasitic resistance effect that becomes larger with continuous down-scaling to sub-$0.1{\mu}m$. This method also allows us to extract the carrier velocity in the saturation region without the difficult extraction of bias-dependent parasitic gate-source capacitance and effective channel length. Using the RF technique, the electron velocity overshoot exceeding the bulk saturation velocity is observed in bulk N-MOSFETs with a polysilicon gate length of $0.065{\mu}m$.

  • In this work, a new method for extracting substrate parameters of RF MOSFETs based on 3-port measurement is presented using device simulation. A T-type substrate resistance network is used. 3-port Y-parameter analyses were performed on the equivalent circuit of RF MOSFETs. All the components in the RF MOSFETs when the device is turned off were extracted directly from the 3-port device simulation data. The small-signal output admittance $Y_{22}$ can be well modeled up to 40 GHz. From the 3-port simulation and modeling results, it was verified that the proposed equivalent circuit and parameter extraction method was more accurate than the single substrate resistance model.

  • We proposed a tail function parameter extraction procedure for the establishment of a robust ion implantation database. We showed that, for the expression of ion implantation profiles, there are many local minimum values set for the third and fourth moment parameters of $\gamma$ and $\beta$ for the Pearson function that comprises the standard dual Pearson and tail functions. We proposed the use of a joined tail function as a mediate function to extract $\gamma$ and $\beta$, and demonstrated that this enables us to extract the parameters uniquely. Other parameters associated with channeling phenomena can also be simply and uniquely extracted by our procedure.

  • In this paper, we propose a precise parameter extraction of interior permanent magnet (IPM) motors based on finite element analysis. For the calculation of the two-axis inductances Ld and Lq, the slotting effect and cross magnetization due to torque angle are considered. It is examined that back electro-motive force (BEMF) constant is affected by the magnetic saturation in different ways dependent on motor types. Numerical analyses and some measurements are performed for a spoke type and a flux barrier type IPM motors

  • The static and dynamic model of IGBT for the SPICE simulation has been successfully developed. The various circuit model parameters are extracted from the I-V and C-V characteristics of IGBT and implemented into our model. The static model of IGBT consists of the MOSFET, bipolar transistor and series resistance. The parameters to be extracted are the threshold voltage of MOSFET, current gain $\beta$ of bipolar transistor, and the series resistance. They can be extracted from the measured I-V characteristics curve. The C-V characteristics between the terminals are very important parameters to determine the turn-on and turn-off waveform. Especially, voltage dependent capacitance are polynomially approximated to obtain the exact turn-on and turn-off waveforms. The SPICE simulation results employing new model agree well with the experimental values.

  • A RC parallel gate model is used to consider gate distributed effect that affects RF MOSFET performance, and extraction formula based on $Y_{11}$-parameters are used to extract model parameters directly from measured S-parameters. Better agreement between measured and modeled S-parameters in the frequency range beyond 10 GHz is achieved by using the RC parallel model than conventional Rg one, demonstrating the accuracy of the RC model and extraction technique. Using these extraction methods, gate voltage dependent curves of RC gate model parameters are newly extracted, and these parameter data will greatly contribute to developing a RF nonlinear gate model.

  • Zirconium is used in nuclear reactors as a structural material due to its excellent corrosion resistance and to low neutron crosssection. Variation in the distribution and solubility of Zr(IV) with solution pH was obtained. Distribution of Zr(IV) containing species in HCl and $HNO_3$ solution was analyzed by considering the complex formation of Zr(IV) species with the anion of the inorganic acid. Bromley interaction parameter between $ZrO^{2+}$ and nitrate ion was estimated by using the reported data on the solvent extraction of Zr(IV) by Cyanex272 from $HNO_3$ solution. This Bromley parameter can be utilized in calculating extraction isotherm of Zr(IV) and in predicting the separation factor between Zr(IV) and Hf(IV).

  • This paper presents the analysis and implementation of traveling surface characteristics test equipment using optical mice in connection with the velocity estimation of a mobile robot equipped with optical mice. In the traveling surface characteristics test equipment, a traveling surface sample is made to rotate toward stationary optical mice instead of a mobile robot equipped with optical mice moving over a traveling surface. First, the conceptual design and operational principle of the traveling surface characteristics test equipment is explained. Second, the velocity kinematics of the traveling surface characteristics test equipment is formulated; based on this, the parameter setting of the traveling surface characteristics test equipment is described. Third, the implementation of the traveling surface characteristics test equipment is described in detail, including the mechanical design and construction and the hardware and software development. Fourth, using the prototype of the traveling surface characteristics test equipment, the experimental results of the statistical parameter extraction for different traveling surface samples are given. Finally, some potential usages of the traveling surface characteristics test equipment are discussed.

Feature Parameter Extraction and Analysis in the Wavelet Domain for Discrimination of Music and Speech (음악과 음성 판별을 위한 웨이브렛 영역에서의 특징 파라미터)

  • Discrimination of music and speech from the multimedia signal is an important task in audio coding and broadcast monitoring systems. This paper deals with the problem of feature parameter extraction for discrimination of music and speech. The wavelet transform is a multi-resolution analysis method that is useful for analysis of temporal and spectral properties of non-stationary signals such as speech and audio signals. We propose new feature parameters extracted from the wavelet transformed signal for discrimination of music and speech. First, wavelet coefficients are obtained on the frame-by-frame basis. The analysis frame size is set to 20 ms. A parameter $E_{sum}$ is then defined by adding the difference of magnitude between adjacent wavelet coefficients in each scale. The maximum and minimum values of $E_{sum}$ for period of 2 seconds, which corresponds to the discrimination duration, are used as feature parameters for discrimination of music and speech. To evaluate the performance of the proposed feature parameters for music and speech discrimination, the accuracy of music and speech discrimination is measured for various types of music and speech signals. In the experiment every 2-second data is discriminated as music or speech, and about 93% of music and speech segments have been successfully detected.
