An MMIC Broadband Image Rejection Downconverter Using an InGaP/GaAs HBT Process for X-band Application

  • In this paper, we demonstrate a fully integrated X-band image rejection down converter, which was developed using InGaP/GaAs HBT MMIC technology, consists of two single-balanced mixers, a differential buffer amplifier, a differential YCO, an LO quadratue generator, a three-stage polyphase filter, and a differential intermediate frequency(IF) amplifier. The X-band image rejection downconverter yields an image rejection ratio of over 25 dB, a conversion gain of over 2.5 dB, and an output-referred 1-dB compression power$(P_{1dB,OUT})$ of - 10 dBm. This downconverter achieves broadband image rejection characteristics over a frequency range of 1.1 GHz with a current consumption of 60 mA from a 3-V supply.

The Designing of an Air-gap Type FBAR Filter using Leach Equivalent Model

  • An air-gap type FBAR was designed using Leach equivalent model for analyzing a vertical structure of the FBAR. For the top electrode, Pt, and the bottom electrode, Au, of $1.2{\mu}m$ thickness and the piezoelectric of 0.8,urn thickness, the resonance and anti-resonance occurred at 2.401 GHz and 2.460 GHz, respectively. $S_{11}$ was increased and $S_{21}$ was decreased as the resonance area of FBAR was widened. We observed the characteristics of insertion loss, bandwidth and out-of-band rejection of ladder-type FBAR BPF by changing resonance areas of series and shunt resonators and by adding stages. As the resonance area of series resonator was increased, insertion loss was improved but out-of-band rejection was degraded. And as the resonance area of shunt resonator was increased, insertion loss was degraded a little but out-of-band rejection was improved even without adding stages. We, also, changed the shape of the resonance area from square shape to rectangle shape to examine the effects of the resonator shape on the characteristics of the BPF. The best performances were observed when the sizes of series and shunt resonator are $150{\mu}m{\times}l50{\mu}m\;and\;5{\mu}m{\times}50{\mu}m$, respectively. Out-of-band rejection was improved about 10dB and bandwidth was broadened from 30MHz to 100MHz utilizing inductor tuning on $2{\times}2\;and\; 4{\times}2$ ladder-type BPFs.

  • The double mode SAW resonator filters have the serious shortcoming that out-of-band rejection above the passband is quite poor. Hence a new structure of the double mode filter is designed with the COM (Coupling Of MOdes) theory with better out-of-band rejection characteristics while keeping all the beauties of the conventional type. The second goal of the design is to reduce the planar size of the structure so that mass productivity of low frequency devices can be improved. For those purposes, several IDT's and relfector gratings are added to or subtracted from the conventional structure so that the modification can lead to better overall performance as a filter. As results of the investigation, several new double mode SAW resonator filter structures are developed. A new structure shows 10dB more out-of-band rejection that the conventional type with 25% reduced device size. Good agreement is demonstrated between the analytical results and experimental results for an illustrative 325MHz four pole resonator filter on 64°YX LiNbO3.

대역통과여파기 특성을 갖는 통신위성중계기용 Ku-Band 저잡음증폭기의 설계 및 제작 (Design of Ku-Band Low Noise Amplifiers including Band Pass Filter Characteristics for Communication Satellite Transponders)

  • 본 논문에서는 통신위성중계기의 송, 수신 신호의 크기에 따른 안테나부의 시스템 특성으로 고려하여 대역통과여파기 형태의 이득특성을 갖는 저잡음증폭기를 설계, 제작하였다. 한 예로써, 위성통신용 수신주파수인 14.0~14.5GHz.에서 2단 저잡음증폭기와 4단 증폭기를 설계, 제작하였다. 제작된 2단 저잡음증폭기는 대역내에서 20.3dB +- 0.1dB의 이득, 1.44dB+-0.04dB의 잡음지수, 송신주파수 대역(12.25~12.75GHz)에서 14dB의 Rejection을 보여주었다 이 저잡음증폭기는 이득, 잡음지수, 군지연 특성면에서도 모두 설계치와 잘 일치하였다. 또한 제작된 4단 증폭기는 42dB 이상의 이득에 +-0.25dB 이내의 평탄도를 보여 주었고, 송신주파수 대역에서의 Rejection은 28dB로 측정되었다. 본 논문에서 제작된 협대역 저잡음 증폭기는 위와 같은 송신대역 Rejection 특성으로 인하여 중계기의 수신부 입력여파기와 주파수변환부내의 여파기의 설계 사양을 완화시키고 설계 및 제작비용을 낮출 수 있다.

  • The aim of the study is to scrutinize the relationship between the area of resonance and center frequency with varying thickness by analyzing the characteristics of 2-port resonator. This was done through ideal design using Leach model equivalent model modified Mason model equivalent circuit for the application of bandpass filter high-frequency band with resonator Moreover, through the design of ladder-type BPF, we were able to observe changes in bandwidth, resonation, out-of-band rejection depending on the number and area of resonator.

  • The aim of the study is to scrutinize the relationship between the area of resonance and insertion loss by analyzing the characteristics of 2-port resonator. This was done through designing an air-gap type Film Bulk Acoustic Resonator (FBAR) by using CAD model for the application of bandpass filter of high-frequency band with piezoelectric thin film. Moreover, through the design of ladder-type BPF, we were able to observe changes in bandwidth, resonation, out-of-band rejection depending on the number and area of resonator.

체비셰프 응답을 갖는 이중모드 공동 공진기 필터의 설계 및 제작 (Design and implementation of dual-mode cavity filter with achebyshev response)

  • 본 논문에서는 Chebyshev 응답을 갖는 이중모드 대역통과 필터를 Ku-band와 K-band에서 설계.제작하였다. 제작된 필터는 2개의 독립 직교 $TE_{113}$ 원형 공진 모드로 공진한다. 2개의 이중모드 필터는 4-pole Chebyshev함수 특성을 가지며, 각각 중심 주파수 12.5GHz, 대역폭 100MHz와 중심 주파수 19.25GHz, 대역폭 120MHz를 갖는다. 측정 실험 결과 12.5GHz 이중모드 필터는 통과 대역내에서 1.2dB의 삽입 손실과 65dB의 저지 대역 감쇠를 나타냈고 19.25GHz 필터는 1.55dB의 삽입손실과 70dB의 저지 대역 감쇠를 나타냈다. 이러한 실험 결과는 설계 사양과 잘 일치함을 알 수 있었다.

A High Gain and High Harmonic Rejection LNA Using High Q Series Resonance Technique for SDR Receiver

  • This paper presents a high gain and high harmonic rejection low-noise amplifier (LNA) for software-defined radio receiver. This LNA exploits the high quality factor (Q) series resonance technique. High Q series resonance can amplify the in-band signal voltage and attenuate the out-band signals. This is achieved by a source impedance transformation. This technique does not consume power and can easily support multiband operation. The chip is fabricated in a $0.13-{\mu}m$ CMOS. It supports four bands (640, 710, 830, and 1,070MHz). The measured forward gain ($S_{21}$) is between 12.1 and 17.4 dB and the noise figure is between 2.7 and 3.3 dB. The IIP3 measures between -5.7 and -10.8 dBm, and the third harmonic rejection ratios are more than 30 dB. The LNA consumes 9.6 mW from a 1.2-V supply.

  • 본 논문에서는 기판상의 인덕터가 박막공진 여파기의 성능에 미치는 영향을 고찰하기 위하여 두 종류의 사다리형 박막공진 여파기를 설계 및 제작하였다. 여파기를 이루고 있는 박막공진기들의 압전물질은 AIN이고, 전극은 백금(Pt)으로 이루어졌으며 기판에 의한 오버모드(overmode) 현상을 제거하기 위하여 air-gap 형태로 제작되었다. 듀플렉서를 이루고 있는 송신용 여파기의 특성을 보이기 위해 4개의 직렬 공진기와 2개의 병렬 공진기로 이루어진 사다리형 4/2단 여파기가 제작되었으며, 수신용 여파기의 성능을 보이기 위해서는 3/4단으로 제작되었다. 여파기의 성능을 개선하기 위해 사용된 기판상의 인덕터들은 2 ㎓ 대역에서 약 5∼9 정도의 Q값 특성을 보였으며, 인덕터가 연결된 여파기는 연결되지 않은 경우에 비해 약 10∼12 ㏈ 정도의 개선된 대역외 저지특성을 보였다.

A Low-Spur CMOS PLL Using Differential Compensation Scheme

  • This paper proposes LC voltage-controlled oscillator (VCO) phase-locked loop (PLL) and ring-VCO PLL topologies with low-phase noise. Differential control loops are used for the PLL locking through a symmetrical transformer-resonator or bilaterally controlled varactor pair. A differential compensation mechanism suppresses out-band spurious tones. The prototypes of the proposed PLL are implemented in a CMOS 65-nm or 45-nm process. The measured results of the LC-VCO PLL show operation frequencies of 3.5 GHz to 5.6 GHz, a phase noise of -118 dBc/Hz at a 1 MHz offset, and a spur rejection of 66 dBc, while dissipating 3.2 mA at a 1 V supply. The ring-VCO PLL shows a phase noise of -95 dBc/Hz at a 1 MHz offset, operation frequencies of 1.2 GHz to 2.04 GHz, and a spur rejection of 59 dBc, while dissipating 5.4 mA at a 1.1 V supply.
