Study of monolithic 3D integrated-circuit consisting of tunneling field-effect transistors (터널링 전계효과 트랜지스터로 구성된 3차원 적층형 집적회로에 대한 연구)

  • In this paper, the research results on monolithic three-dimensional integrated-circuit (M3DICs) stacked with tunneling field effect transistors (TFETs) are introduced. Unlike metal-oxide-semiconductor field-effect transistors (MOSFETs), TFETs are designed differently from the layout of symmetrical MOSFETs because the source and drain of TFET are asymmetrical. Various monolithic 3D inverter (M3D-INV) structures and layouts are possible due to the asymmetric structure, and among them, a simple inverter structure with the minimum metal layer is proposed. Using the proposed M3D-INV, this M3D logic gates such as NAND and NOR gates by sequentially stacking TFETs are proposed, respectively. The simulation results of voltage transfer characteristics of the proposed M3D logic gates are investigated using mixed-mode simulator of technology computer aided design (TCAD), and the operation of each logic circuit is verified. The cell area for each M3D logic gate is reduced by about 50% compared to one for the two-dimensional planar logic gates.

  • One of the most important characteristics of digital forensics is integrity. Integrity means that the data has not been tampered with. If evidence is collected during digital forensic and later tampered with, it cannot be used as evidence. With analog evidence, it's easy to see if it's been tampered with, for example, by taking a picture of it. However, the data on the storage media, or digital evidence, is invisible, so it is difficult to tell if it has been tampered with. Therefore, hash values are used to prove that the evidence data has not been tampered with during the process of collecting evidence and submitting it to the court. The hash value is collected from the stored data during the evidence collection phase. However, due to the internal behavior of NAND flash memory, the physical data shape may change over time from the acquisition phase. In this paper, we study the characteristics and techniques of flash memory that can cause the physical shape of flash memory to change even if no intentional data corruption is attempted.

A Study of Single Electron Transistor Logic Characterization Using a SPICE Macro-Modeling (단전자 트랜지스터로 구성된 논리 게이트 특성에 관한 연구)

  • Single Electron Transistor Logic (SETL) can be characterized by HSPICE simulation using a SPICE macro model. First, One unit SET is characterized by Monte-carlo simulation and then we fit SPICE macro-modeling equations to its characteristics. Second, using this unit SET, we simulate the transient characteristics of two-input NAND gate in both the static and dynamic logic schemes. The dynamic logic scheme shows more stable operation in terms of logic-swing and on/off current ratio. Also, there is a merit that we can use the SET only as current on-off switch without considering the voltage gain.

  • Evolutionary Algorithms (EAs) cover all the applications involving the use of Evolutionary Computation in electronic system design. It is largely applied to complex optimization problems. EAs introduce a new idea for automatic design of electronic systems; instead of imagine model, ions, and conventional techniques, it uses search algorithm to design a circuit. In this paper, a method for automatic optimization of the digital circuit design method has been introduced. This method is based on randomized search techniques mimicking natural genetic evolution. The proposed method is an iterative procedure that consists of a constant-size population of individuals, each one encoding a possible solution in a given problem space. The structure of the circuit is encoded into a one-dimensional genotype as represented by a finite string of bits. A number of bit strings is used to represent the wires connection between the level and 7 types of possible logic gates; XOR, XNOR, NAND, NOR, AND, OR, NOT 1, and NOT 2. The structure of gates are arranged in an $m{\times}n$ matrix form in which m is the number of input variables.

DABC: A dynamic ARX-based lightweight block cipher with high diffusion

  • The ARX-based lightweight block cipher is widely used in resource-constrained IoT devices due to fast and simple operation of software and hardware platforms. However, there are three weaknesses to ARX-based lightweight block ciphers. Firstly, only half of the data can be changed in one round. Secondly, traditional ARX-based lightweight block ciphers are static structures, which provide limited security. Thirdly, it has poor diffusion when the initial plaintext and key are all 0 or all 1. This paper proposes a new dynamic ARX-based lightweight block cipher to overcome these weaknesses, called DABC. DABC can change all data in one round, which overcomes the first weakness. This paper combines the key and the generalized two-dimensional cat map to construct a dynamic permutation layer P1, which improves the uncertainty between different rounds of DABC. The non-linear component of the round function alternately uses NAND gate and AND gate to increase the complexity of the attack, which overcomes the third weakness. Meanwhile, this paper proposes the round-based architecture of DABC and conducted ASIC and FPGA implementation. The hardware results show that DABC has less hardware resource and high throughput. Finally, the safety evaluation results show that DABC has a good avalanche effect and security.

AS B-tree: A study on the enhancement of the insertion performance of B-tree on SSD (AS B-트리: SSD를 사용한 B-트리에서 삽입 성능 향상에 관한 연구)

  • Recently flash memory has been being utilized as a main storage device in mobile devices, and flashSSDs are getting popularity as a major storage device in laptop and desktop computers, and even in enterprise-level server machines. Unlike HDDs, on flash memory, the overwrite operation is not able to be performed unless it is preceded by the erase operation to the same block. To address this, FTL(Flash memory Translation Layer) is employed on flash memory. Even though the modified data block is overwritten to the same logical address, FTL writes the updated data block to the different physical address from the previous one, mapping the logical address to the new physical address. This enables flash memory to avoid the high block-erase cost. A flashSSD has an array of NAND flash memory packages so it can access one or more flash memory packages in parallel at once. To take advantage of the internal parallelism of flashSSDs, it is beneficial for DBMSs to request I/O operations on sequential logical addresses. However, the B-tree structure, which is a representative index scheme of current relational DBMSs, produces excessive I/O operations in random order when its node structures are updated. Therefore, the original b-tree is not favorable to SSD. In this paper, we propose AS(Always Sequential) B-tree that writes the updated node contiguously to the previously written node in the logical address for every update operation. In the experiments, AS B-tree enhanced 21% of B-tree's insertion performance.

Two-dimensional numerical simulation study on the nanowire-based logic circuits (나노선 기반 논리 회로의 이차원 시뮬레이션 연구)

  • One-dimensional (1D) nanowires have been received much attention due to their potential for applications in various field. Recently some logic applications fabricated on various nanowires, such as ZnO, CdS, Si, are reported. These logic circuits, which consist of two- or three field effect transistors(FETs), are basic components of computation machine such as central process unit (CPU). FETs fabricated on nanowire generally have surrounded shapes of gate structure, which improve the device performance. Highly integrated circuits can also be achieved by fabricating on nano-scaled nanowires. But the numerical and SPICE simulation about the logic circuitry have never been reported and analyses of detailed parameters related to performance, such as channel doping, gate shapes, souce/drain contact and etc., were strongly needed. In our study, NAND and NOT logic circuits were simulated and characterized using 2- and 3-dimensional numerical simulation (SILVACO ATLAS) and built-in spice module(mixed mode).

Design of High-performance Parallel BCH Decoder for Error Collection in MLC Flash Memory (MLC 낸드 플래시 메모리 오류정정을 위한 고속 병렬 BCH 복호기 설계)

  • This paper presents the design of new parallel BCH decoder for MLC NAND flash memory. The proposed decoder supports the multi-byte parallel operations to enhance its throughput. In addition, it employs a LFSR-based parallel syndrome generator for compact hardware design. The proposed BCH decoder is synthesized with hardware description language, VHDL and it is verified using Xilinx FPGA board. From the simulation results, the proposed BCH decoder enhances the throughput by 2.4 times than its predecessor employing byte-wise parallel operation. Compared to the other counterpart employing a GFM-based parallel syndrome generator, the proposed BCH decoder requires the same number of cycles to complete the given works but the circuit size is reduced to less than one-third.

  • This paper shows a satellite battery cell voltage monitor system to make differential voltage measurements when one or both measurement points are beyond voltage range allowed by a conventional differential amplifier. This system is particularly useful for monitoring the individual cell voltage of series-connected cells that constitute a rechargeable satellite battery in which some cell voltages must be measured in the presence of high common mode voltage.

Floating Point Converter Design Supporting Double/Single Precision of IEEE754 (IEEE754 단정도 배정도를 지원하는 부동 소수점 변환기 설계)

  • In this paper, we proposed and designed a novel floating point converter which supports single and double precisions of IEEE754 standard. The proposed convertor supports conversions between floating point number single/double precision and signed fixed point number(32bits/64bits) as well as conversions between signed integer(32bits/64bits) and floating point number single/double precision and conversions between floating point number single and double precisions. We defined a new internal format to convert various input types into one type so that overflow checking could be conducted easily according to range of output types. The internal format is similar to the extended format of floating point double precision defined in IEEE754 2008 standard. This standard specifies that minimum exponent bit-width of the extended format of floating point double precision is 15bits, but 11bits are enough to implement the proposed converting unit. Also, we optimized rounding stage of the convertor unit so that we could make it possible to operate rounding and represent correct negative numbers using an incrementer instead an adder. We designed single cycle data path and 5 cycles data path. After describing the HDL model for two data paths of the convertor, we synthesized them with TSMC 180nm technology library using Synopsys design compiler. Cell area of synthesis result occupies 12,886 gates(2 input NAND gate), and maximum operating frequency is 411MHz.
