  • 본 실험에서는 수 MW/$ extrm{cm}^2$ 의 매우 낮은 영역의 세기에서 순수한 GaAs의 bulk에 대하여 실험한 결과 비선형 흡수가 나타남을 관찰 하였으며, 더불어 자유전하 흡수 계수를 여러 가지 세기의 빛에서 측정한 결과 자유전하 흡수 단면적이 빛의 세기에 따라 변화하는 것을 관찰하였다.$^{(1)}$ GaAs의 굴절률이 3.6으로 매우 커서 Fabry-Perot 효과가 나타나므로 시료의 한쪽 면을 SiN로 무반사 코팅을 하여 실험 하였다. GaAs의 표면은 쉽게 레이저 빛에 의해 손상을 입는 것을 고려하여 같은 자리에서 여러 번의 실험을 하여 같은 결과가 나오는 것을 확인하여 실험 결과를 얻었다. 사용된 레이저는 Nd:YAG 레이저로서 1.064 $mu extrm{m}$의 파장에서 7 나노초의 펄스를 방출한다. 빛의 세기는 편광기와 half wave plate를 이용하여 변화 시켰다.   • The recent increased use of mobile phone has resulted in a technical focusing on reliability issues related to drop performance. Since mobile phone may be dropped several times during their use, it is required to survive common drop accidents. The plastic injection parts such as base stopper and carrier in the encoder type actuator can be broken easily in the actual reliability test of 1.5m free drop. So, we analyzed the shock resistance characteristics of auto focus actuator with variables in the material properties using finite element method. By applying the new resin materials, we can decrease the breakage of plastic injection parts and improve the reliability of mobile phone.

  • This paper designed Simulik Model to cancel the carrier frequency offset in OFDM using CORDIC Algorithm and evaluated its performance. And Simulink Model compared with Xilinx System Generator Model for FPGA implementation. As a result of simulation, we confirmed that both model is error free by CORDIC when offset frequency is lower than $10^5MHz$. Also, we verified the performance through Hardware Co-simulation with Xilinx Spartan3 xc3s1000 fg676-4 Target Device, and timing analysis and resource estimation.

  • Room temperature quasi-continuous operation is achieved near 1556 nm with threshold current as low as 2.2 mA from a 5.6-${\mu}{\textrm}{m}$ oxide-aperture vertical-cavity surface-emitting laser. Wafer fusion techniques are employed to combine the GaAs/AlGaAs mirror and the InP-based InGaAs/InGaAsP active layer. In this structure, an $Al_x/O_y$/GaAs distributed bragg reflector and intra-cavity contacts are used to reduce free carrier absorption.

  • We analysed perovskite $CH_3NH_3PbI_{3-x}Cl_x$ inverted planer structure solar cell with nickel oxide (NiO) and spiroMeOTAD as hole conductors. This structure is free from electron transport layer. The thickness is optimized for NiO and spiro-MeOTAD hole conducting materials and the devices do not exhibit any significant variation for both hole transport materials. The back metal contact work function is varied for NiO hole conductor and observed that Ni and Co metals may be suitable back contacts for efficient carrier dynamics. The solar photovoltaic response showed a linear decrease in efficiency with increasing temperature. The electron affinity and band gap of transparent conducting oxide and NiO layers are varied to understand their impact on conduction and valence band offsets. A range of suitable band gap and electron affinity values are found essential for efficient device performance.

Mechanical removal of surface residues on graphene for TEM characterizations

  • Contamination on two-dimensional (2D) crystal surfaces poses serious limitations on fundamental studies and applications of 2D crystals. Surface residues induce uncontrolled doping and charge carrier scattering in 2D crystals, and trapped residues in mechanically assembled 2D vertical heterostructures often hinder coupling between stacked layers. Developing a process that can reduce the surface residues on 2D crystals is important. In this study, we explored the use of atomic force microscopy (AFM) to remove surface residues from 2D crystals. Using various transmission electron microscopy (TEM) investigations, we confirmed that surface residues on graphene samples can be effectively removed via contact-mode AFM scanning. The mechanical cleaning process dramatically increases the residue-free areas, where high-resolution imaging of graphene layers can be obtained. We believe that our mechanical cleaning process can be utilized to prepare high-quality 2D crystal samples with minimum surface residues.

Deep Learning-based Extraction of Auger and FCA Coefficients in 850 nm GaAs/AlGaAs Laser Diodes

  • Numerical values of the Auger coefficient and the free carrier absorption (FCA) coefficient are extracted by applying deep neural networks (DNNs) to the L-I characteristics of 850 nm GaAs/AlGaAs laser diodes. Two elemental DNNs are used to extract each coefficient sequentially. The fidelity of the extracted values is established through meticulous correlation of L-I characteristics bridging the realms of simulations and measurements. The methodology presented in this paper offers a way to accurately extract the Auger and FCA coefficients, which were traditionally treated as fitting parameters. It is anticipated that this approach will be applicable to other types of opto-electronic devices as well.

Effect of Growth Temperature on the Properties of Hydrogenation Al-doped ZnO Films (기판 온도에 따른 수소화된 Al-doped ZnO 박막의 특성 변화)

  • This study examined the effect of growth temperature on the electrical and optical properties of hydrogenated Al-doped zinc oxide (AZO:H) thin films deposited by rf magnetron sputtering using a ceramic target (98 wt.% ZnO, 2 wt.% $Al_2O_3$). Various AZO films on glass were prepared by changing the substrate temperature from room temperature to $200^{\circ}C$. It was shown that intentionally incorporated hydrogen plays an important role on the electrical properties of AZO : H films by increasing free carrier concentration. As a result, in the 2% $H_2$ addition at the growth temperature of $150^{\circ}C$, resistivity of $3.21{\times}10^{-4}{\Omega}{\cdot}cm$, mobility of $21.9cm^2/V-s$, electric charge carrier concentration of $9.35{\times}10^{20}cm^{-3}$ was obtained. The AZO : H films show a hexagonal wurtzite structure preferentially oriented in the (002) crystallographic direction.

The Effects of Sloshing on the Responses of an LNG Carrier Moored in a Side-by-side Configuration with an Offshore Plant (해양플랜트에 병렬 계류된 LNG 운반선의 거동에 슬로싱이 미치는 영향)

  • During the loading/offloading operation of a liquefied natural gas carrier (LNGC) that is moored in a side-by-side configuration with an offshore plant, sloshing that occurs due to the partially filled LNG tank and the interactive effect between the two floating bodies are important factors that affect safety and operability. Therefore, a time-domain software program, called CHARM3D, was developed to consider the interactions between sloshing and the motion of a floating body, as well as the interactions between multiple bodies using the potential-viscous hybrid method. For the simulation of a floating body in the time domain, hydrodynamic coefficients and wave forces were calculated in the frequency domain using the 3D radiation/diffraction panel program based on potential theory. The calculated values were used for the simulation of a floating body in the time domain by convolution integrals. The liquid sloshing in the inner tanks is solved by the 3D-FDM Navier-Stokes solver that includes the consideration of free-surface non-linearity through the SURF scheme. The computed sloshing forces and moments were fed into the time integration of the ship's motion, and the updated motion was, in turn, used as the excitation force for liquid sloshing, which is repeated for the ensuing time steps. For comparison, a sloshing motion coupled analysis program based on linear potential theory in the frequency domain was developed. The computer programs that were developed were applied to the side-by-side offloading operation between the offshore plant and the LNGC. The frequency-domain results reproduced the coupling effects qualitatively, but, in general, the peaks were over-predicted compared to experimental and time-domain results. The interactive effects between the sloshing liquid and the motion of the vessel can be intensified further in the case of multiple floating bodies.

Simultaneous and Sequential Co-Immobilization of Glucose Oxidase and Catalase onto Florisil

  • The co-immobilization of Aspergillus niger glucose oxidase (GOD) with bovine liver catalase (CAT) onto florisil (magnesium silicate-based porous carrier) was investigated to improve the catalytic efficiency of GOD against $H_2O2$ inactivation. The effect of the amount of bound CAT on the GOD activity was also studied for 12 different initial combinations of GOD and CAT, using simultaneous and sequential coupling. The sequentially co-immobilized GOD-CAT showed a higher efficiency than the simultaneously co-immobilized GOD-CAT in terms of the GOD activity and economic costs. The highest activity was shown by the sequentially co-immobilized GOD-CAT when the initial amounts of GOD and CAT were 10 mg and 5 mg per gram of carrier. The optimum pH, buffer concentration, and temperature for GOD activity for the same co-immobilized GOD-CAT sample were then determined as pH 6.5, 50 mM, and $30^{\circ}C$, respectively. When compared with the individually immobilized GOD, the catalytic activity of the co-immobilized GOD-CAT was 70% higher, plus the reusability was more than two-fold. The storage stability of the co-immobilized GOD-CAT was also found to be higher than that of the free form at both $5^{\circ}C\;and\;25^{\circ}C$. The increased GOD activity and reusability resulting from the co-immobilization process may have been due to CAT protecting GOD from inactivation by $H_2O2$ and supplying additional $O_2$ to the reaction system.
