Anomalous Effect of Hydrogenation on the Optical Characterization $In_{0.5}Ga_{0.5}As$ Quantum Dot Infrared Photodetectors (MBE로 성장된 $In_{0.5}Ga_{0.5}As/GaAs$ 양자점 원적외선 수광소자의 수소화 처리가 광학적 특성에 미치는 특이영향)

  • We have investigated the characteristics of hydrogen (H) plasma treated quantum dot infrared photodetectors (QDIPs). The structure used in this study consists of 3 stacked, self assembled $In_{0.5}Ga_{0.5}As/GaAs$ QD layer separated by GaAs barrier layers that were grown by molecular beam epitaxy. Optical characteristics of QDIPs, such as photoluminescence (PL) spectra and photocurrent spectra, have been studied and compared with each other for the as grown and H plasma treated QDIPs. H plasma treatment, resulted in the splitting of PL peak, which can be attributed to the redistribution of the size of QDs. The activation energies estimated from the temperature dependence of integrated PL intensity for as grown and H plasma treated QDIPs are found to be in good agreement with those determined from corresponding peaks of photocurrent spectra. It is also noted that photocurrent is detected up to 130 K for the H plasma treated QDIP, suggesting the future possibility for the development of infrared photodetectors with high temperature operation.

Growth of $PbMg_{1/3}Nb_{2/3}O_3$ Single Crystals by Flux Method (융제법에 의한 $PbMg_{1/3}Nb_{2/3}O_3$단결정 성장)

  • A perovskite relaxor ferroelectrics PMN is used as an important material to investigate the diffusive phase transition phenomena. In this study PMN single crystals were grown and the microstructure were observed. For the growth of PMN single crystals, the spontaneous nucleation technique and the TSSG technique were used. 2-5mm single crystals were grown from PbO self flux and it was observed that only PMN crystals were grown when excess MgO was added over 100% as flux. Single crystals with well developed (001) faces were obtained from PbO-B2O3 flux. single crystals larger than 1 cm were grown from PbO-B2O3 flux by TXXG technique. For higher quality crystals, optimization of the variables such as the rotation speed of seed crystal, the orientation of seed crystal, and cooling rate is needed. With grown crystals, it was confirmed by TEM diffraction pattern of thin plate crystal that the 1:1 ordering of Mg2+ and Nb5+ with small volume exists.

Ordinary Magnetoresistance of an Individual Single-crystalline Bi Nanowire (자발 성장법으로 성장된 단결정 Bi 단일 나노선의 정상 자기 저항 특성)

  • We report the magneto-transport properties of an individual single crystalline Bi nanowire grown by a spontaneous growth method. We have successfully fabricated a four-terminal device based on an individual 400-nm-diameter nanowire using plasma etching technique to remove an oxide layer forming on the outer surface of the nanowire. The transverse MR (2496% at 110 K) and longitudinal MR ratios (38% at 2 K) for the Bi nanowire were found to be the largest known values in Bi nanowires. This result demonstrates that the Bi nanowires grown by the spontaneous growth method are the highest-quality single crystalline in the literatures ever reported. We find that temperature dependence of Fermi energy ($E_F$) and band overlap (${\triangle}_0$) leads to the imbalance between electron concentration ($n_e$) and hole concentration ($n_h$) in the Bi nanowire, which is good agreement with the calculated $n_e\;and\;n_h$ from the respective density of states, N(E), for electrons and holes. We also find that the imbalance of $n_e\;and\;n_h$ plays a crucial role in determining magnetoresistance (MR) at T<75 K for $R_T$ and at T<205 K for $R_L$, while mean-free path is responsible for MR at T>75 K for $R_T$ and T>205 K for $R_L$.

Trajectories of the elderly's life satisfaction after their retirement: A longitudinal Growth Curve Model (은퇴 후 생활만족도의 종단적 변화와 예측요인 : 잠재성장모형을 이용하여)

  • This study has a purpose to analyze trajectories of life satisfaction of the elderly after their retirement and how the characteristics of individual, retirement and family relationship have an effect on the life satisfaction. This study has investigated the Korean elderly, who had been retired, using the data from three waves(1st wave(2005)~3rd wave(2009) of the Korean Retirement and Income Panel(KReIS). Data analysis has been used to identify the predictors of the intercept and slope related to the life satisfaction after retirement, focusing the trajectories of the life satisfaction after retirement and individual characteristics, retirement characteristics and family relationship with application of the growth curve model by Amos 20.0. First, the intercept of the life satisfaction after retirement was somewhat below average. Life satisfaction averagely increased little by little from 1st wave to 3rd wave. Second, by conducting the conditional growth curve model, the study revealed that the intercept of the life satisfaction after retirement is high on individual characteristics(sex, educational level, income, health status) and in retirement characteristics(voluntary retirement) and satisfaction with family relationship and married life). Furthermore, health status, voluntary retirement, and satisfaction with family relationship asserted the meaningful variables in the slope of life satisfaction after retirement.

m-면 사파이어 기판을 이용한 반극성 (101) 산화아연 막대의 성장에 대한 연구

  • 산화아연은 넓은 밴드갭과 큰 엑시톤 에너지를 갖고 있어 광전자반도체 물질로 산화인듐주석의 대체물질로 유망하다. 그러나, 산화아연 박막 및 나노막대는 대부분 c-축 방향으로의 성장이 보고되고 있다. 하지만, c-축으로 성장하는 극성 산화아연은 자발분극과 압전분극을 갖으며 이는 quantum confinement Stark effect (QCSE)를 발생시킨다. 그러므로, 반극성과 무극성 산화아연의 연구가 활발히 진행 되고 있다. 더욱이, 산화아연 나노구조체는 넓은 표면적, 높은 용해도, 광범위한 적용분야 등의 이점으로 많은 연구가 이뤄지고 있다. 본 연구에서는 m-면 사파이어 기판 위에 원자층 증착법을 이용하여 비극성 산화아연의 박막을 형성 후 전기화학증착법을 이용하여 반극성 산화아연 막대를 성장하고 이에 대한 성장 메커니즘을 분석하였다. 반극성 (10-11) 산화아연 나노구조체를 성장하기 위하여 두 단계 공정을 이용하였다. 먼저 원자층 증착법을 이용하여 m-면 사파이어 기판 위에 60 nm의 산화아연 씨앗층을 $195^{\circ}C$에서 성장 하였다. X-선 회절분석을 통하여 m-면 사파이어 위에 성장한 산화아연 씨앗층이 무극성 (10-10)으로 성장한 것을 확인하였다. 무극성 산화아연 씨앗층 위에 나노구조체를 형성하기 위하여 전기화학 증착법을 이용하여 주 공정이 진행되었다. 전구체로는 질산아연헥사수화물 ($Zn(NO3)2{\cdot}6H2O$)과 헥사메틸렌테트라민을 ((CH2)6N4)을 사용하였다. 무극성 산화아연 기판을 질산아연헥사수화물과 헥사메틸렌테트라민을 용해한 전해질에 담근 뒤 $70^{\circ}C$에서 두시간 동안 -1.0V의 정전압을 인가하였다. SEM을 이용한 표면 분석에서 원자층 증착법을 이용해 성장한 무극성 산화아연 씨앗층 위에 산화아연 나노구조체를 성장 시, 한 방향으로 기울어진 반극성 산화아연 나노구조체가 성장하는 것이 관찰되었다. 산화아연 막대의 성장 시간에 따라 XRD를 측정한 결과, 성장 초기에는 매우 약한 $31.5^{\circ}$ (100), $34.1^{\circ}$ (002), $36^{\circ}$ (101) 부근의 피크가 관찰되는 반면, 성장 시간이 증가함에 따라 강한 $36^{\circ}$ 부근의 피크가 관찰되는 X-선 회절 분석 결과를 얻을 수 있었다. 이는, 성장 초기에는 여러 방향의 나노구조체가 성장하였지만 성장시간이 점차 증가함에 따라 (101) 방향으로 우선 성장되는 것을 확인하였다.

Optical and Electrical Properties of InAs Sub-Monolayer Quantum Dot Solar Cell

  • 본 연구에서는 분자선 에피택시 (MBE)법으로 성장된 InAs submonolayer quantum dot (SML-QD)을 태양전지에 응용하여 광학 및 전기적 특성을 평가하였다. 본 연구에서 사용된 양자점 태양전지(quantum dot solar cell, QDSC)의 구조는 n+-GaAs 기판 위에 n+-GaAs buffer와 n-GaAs base layer를 차례로 성장 한 후, 활성영역에 InAs/InGaAs SML-QD와 n-GaAs spacer layer를 8주기 형성하였다. 그 위에 p+-GaAs emitter, p+-AlGaAs window layer를 성장하고 ohmic contact을 위하여 p+-GaAs 를 성장하였다. SML-QD 구조의 두께는 0.3 ML 이며, 이때 SML-QD의 적층수를 4 stacks 으로 고정하였다. SML-QD 와의 비교를 위하여 2.0 ML크기의 InAs자발 형성 양자점 태양전지(SK-QDSC)과 GaAs 단일 접합 태양전지 (reference-SC)를 동일한 성장조건에서 제작하였다. PL 측정 결과, 300 K에서 SML-QD의 발광 피크는 SK-QD 보다 고에너지에서 나타나는데(1.349 eV), 이것은 SML-QD가 SK-QD보다 작은 크기를 가지기 때문으로 사료된다. SML-QD는 single peak를 보이는 반면, SK-QD는 dual peaks (1.112 / 1.056 eV)을 확인하였다. SML-QD의 반치폭(full width at half maximum, FWHM)이 SK-QD에 비하여 작은 것으로 보아 SML-QD가 SK-QD보다 양자점 크기 분포의 균일도가 높은 것으로 해석된다. Illumination I-V 측정 결과, SML-QDSC의 개방 전압(VOC) 과 단락전류밀도(JSC)는 SK-QDSC의 값과 비교해 보면, 각각 47 mV와 0.88 mA/cm2만큼 증가하였다. 이는 SK-QD보다 상대적으로 작은 크기를 가진 SML-QD로 인해 VOC가 증가되었으며, SML-QD가 SK-QD 보다 태양광을 흡수할 수 있는 영역이 비교적 적지만, QD내에 존재하는 energy level에서 탈출 할 수 있는 확률이 더 높음으로써 JSC가 증가한 것으로 분석 된다.

Structural and Optical Properties of Self-assembled InAs/InAl(Ga)Ae Quantum Dots on InP (InP 기판에 성장한 자발형성 InAs/InAl(Ga)As 양자점의 구조 및 광학적 특성)

  • Self-assembled InAs/InAl(Ga)As quantum dots (QDs) were grown on InP substrates by a molecular-beam epiaxy, and their structural and optical properties were investigated by atomic force microscopy (AFM), transmission electron microscopy (TEM), and room-temperature photoluminescence (PL). AFM images indicated that the InAs quantum structures showed various shapes such as quantum dashes, asymmetric and symmetric QDs mainly caused by the initial surface conditions of InAl(Ga)As with the intrinsic phase separation. For the buried InAs QDs in an InAlGaAs matrix, the average lateral size and height of QDs were 23 and 2 nm, respectively. By changing the growth conditions for the QD samples, the emission wavelength of $1.55{\mu}m$ was obtained, which is one of the wavelength windows for fiber optic communications.

Relationship between Suppression Strategy of Emotional Expression and Posttraumatic Growth: Serial Multiple Mediating Effects of Self Disclosure on Traumatic Event and Social Support (정서표현억제전략과 외상후 성장의 관계: 외상사건에 대한 자기개방과 사회적 지지의 순차적 다중매개효과)

  • The purpose of this study was to examine the effect of emotion regulation strategy on posttraumatic growth and to confirm serial multiple mediating effects of self disclosure on a traumatic experience and social support in relationship between suppression strategy of emotional expression and posttraumatic growth. A survey was conducted for adults over the age of 18. Data of 663 adults (222 men, 441 women) were analyzed. According to analysis by using SPSS Process Macro, the less suppression strategy of emotional expression was used, the higher posttraumatic growth was. Simple mediating effect of self disclosure was confirmed between suppression strategy of emotional expression and posttraumatic growth. Serial multiple mediating effects of self disclosure and social support were shown in relationship between suppression strategy of emotional expression and posttraumatic growth. It means that the more people who use less suppression of emotional expression as their emotion regulation strategy, the more they disclose on their traumatic experience, then, they will receive emotional comfort and support from the people around, finally reaching posttraumatic growth. The importance of self disclosure and social support on posttraumatic growth was verified. Counseling intervention method was suggested for involuntary clients who usually suppress emotional expression, to enhance their posttraumatic growth. Lastly, significance and limitations of this study were suggested for follow-up studies.

  • 의미 있는 '하나의 경험'은 성장을 가져온다. 존 듀이는 '하나의 경험'을 하나의 예술작품이 만족스럽게 완결에 이르게 되고, 계속해서 고민하던 어떤 문제에 대한 해결책이 마침내 도출되는 것이라 말한다. 독서를 하거나 책을 쓰는 것 등도 언젠가는 종결에 이르게 되는데, 이러한 경우의 종결은 단순히 중지(cessation)가 아닌 하나의 과정의 결과인 것이다. 이러한 경험은 하나의 통일체(a whole)이며 그것 자체의 개별화된 특질과 자급자족(self-sufficiency)을 갖추고 있다. 바로 이러한 특징을 갖는 경험을 '하나의 경험'이라고 부르는 것이다. 학교 현장의 교육과정에서 '하나의 경험'이 되는 배움이란 교육적인 의미와 가치로서 인정되고 평생 기억에 남는 교육 경험 활동이라 할 수 있다. 학습자 입장의 배움, 자발성에 근거한 들뢰즈의 '배움' 이론이 '하나의 경험'으로 기억되는 의미 있는 가치로의 가능성을 탐구하고자 한다.

  • This study is to consider that group art therapy is necessary for the psychological adaptation that children of multicultural families need in the growth process, and discusses the effects of group art therapy. The research results are as follows. First, children from multicultural families were able to express themselves gradually through art work experiences and interactions with researchers, and experienced the objectification, acceptance and resolution of their emotions, thoughts and inner desires through artistic expression. Second, children from multicultural families were newly aware of themselves in an unstructured group art therapy environment that promoted active self-expression, spontaneity, and emotional expression, and gradually experienced an active attitude, that is, recovery of spontaneity. Third, children of multicultural families were able to develop positive self-concept in the process of group art therapy experience. In conclusion, by applying the group art therapy program, children who are experiencing difficulties in the psychological adaptation of children of multicultural families through the unique unique aspects of art therapy can provide a place where they can talk with each other in ways that language alone could not. have.
