Electro-migration Phenomenon in Flip-chip Packages (플립칩 패키지에서의 일렉트로마이그레이션 현상)

  • The electromigration phenomenon in lead-free flip-chip solder joint has been one of the serious problems. To understand the mechanism of this phenomenon, the crystallographic orientation of Sn grain in the Sn-Ag-Cu solder bump has been analyzed. Different time to failure and different microstructural changes were observed in the all test vehicle and bumps, respectively. Fast failure and serious dissolution of Cu electrode was observed when the c-axis of Sn grain parallel to electron flow. On the contrary of this, slight microstructural changes were observed when the c-axis of Sn perpendicular to electron flow. In addition, underfill could enhance the electromigration reliability to prevent the deformation of solder bump during EM test.

Development A Standard of Traffic Signal Controller and Expectations of Standardization (교통신호제어기 표준 규격 개발)

  • As of March 2005, the standard of traffic signal controllers became effective. The standard presents specifications and functions of a traffic signal controller which collects traffic information, sends it to the traffic control center, and controls traffic signal with adequate traffic signal timing provided by the traffic control center. Since the controllers by the previous standard lack parts compatibility and have different control functions and communication protocol, the maintenance cost has been increased. Also, some important functions like conflict detection have not worked out perfectly. To overcome these disadvantages, first of all, this standard secures hardware compatibility. Conflict detection method has been enhanced. Communication protocol to the traffic control center was included in the standard. With this standard, independent maintenance system and prompt treatment of hardware malfunctions becomes possible. Also, the unified intersection traffic control method will increase traffic safety.

Location Optimization in Heterogeneous Sensor Network Configuration for Security Monitoring (보안 모니터링을 위한 이종 센서 네트워크 구성에서 입지 최적화 접근)

  • In many security monitoring contexts, the performance or efficiency of surveillance sensors/networks based on a single sensor type may be limited by environmental conditions, like illumination change. It is well known that different modes of sensors can be complementary, compensating for failures or limitations of individual sensor types. From a location analysis and modeling perspective, a challenge is how to locate different modes of sensors to support security monitoring. A coverage-based optimization model is proposed as a way to simultaneously site k different sensor types. This model considers common coverage among different sensor types as well as overlapping coverage for individual sensor types. The developed model is used to site sensors in an urban area. Computational results show that common and overlapping coverage can be modeled simultaneously, and a rich set of solutions exists reflecting the tradeoff between common and overlapping coverage.

  • There are many kinds of complicated equipments in the chemical plants. So the chemical plants have high possibility of accidents. Hazard analysis is one of the basic tasks to ensure the safety of chemical plants. However, it has many shortcomings. To overcome the problems, there have been attempts to automate this work by utilizing computer technology, particularly knowledge-based technique. However, many of the past approaches are lacking in properties: safeguard consideration, accident diversity, cause and consequence diversity, pathway leading to accidents, and various hazard analysis reasoning. Therefore, in this study, three analysis algorithms were proposed using multimodel approach, and a hazard analysis system, AHA, was developed on G2. The case study was solved with AHA system successfully.

  • One of the failure mechanism of spaceborne electronics is a fatigue fracture on solder joint under launch random vibration. Thus, a necessity of early diagnosis through the fatigue life evaluation on solder joint arises to prevent such potential risk of failure. The conventional life prediction methods cannot assure the accuracy of life estimation results if the packaging type changes, and also requires much time and effort to construct the analysis model of highly integrated PCB with various packaging types. In this study, we performed life prediction of PCB based on a reliability and life prediction tool of sherlock as a new approach for evaluating the structural reliability on solder joint, and those prediction results were validated by fatigue tests. In addition, we also investigated an influence of solder height on the fatigue life of solder joint. These results indicated that the Sherlock is applicable tool for evaluating the structural reliability of spaceborne electronic.

A Study of MTTF improvement of Thermal Device cryogenic-cooler (열상장비 냉각기의 MTTF 개선연구)

  • In this paper, we propose a mean time to failure (MTTF) to improve the solution for a cryogenic cooler, which is an important part of a cooled thermal device. Common electronic devices have a high possibility of failure due to various environmental factors, such as temperature and humidity. But some special devices (such as thermal devices) are designed to overcome environmental factors. The most affected part of a cooled thermal device's MTTF is the cryogenic cooler. The MTTF of a cryogenic cooler is affected by the device's internal heat. Therefore, if the device's internal heat is reduced, the cryogenic cooler's MTTF increases. From the present device's internal heat simulation, we analyze the improvement method of the device. The proposed improvement method's effectiveness is verified by simulation and MTTF calculation.

  • This paper proposes a new reliability estimation method for one-shot systems using quantal response data, which is based on a parametric estimation method. The proposed method considers the time-variant failure ratio of the quantal response data and it can overcome the problems in parametric estimation methods. Seven reliability estimation methods in the literature were compared with the proposed method in terms of the accuracy of reliability estimation in order to verify the proposed method. To compare the accuracy of reliability estimation, the SSEs (Sum of Squared Error) of the reliability estimation results for the different estimation methods were evaluated according to the various numbers of samples tested. The proposed method provided more accurate reliability estimation results than any of the other methods from the results of the accuracy comparison.

  • 실험에 의한 모우드 해석 방법들은 1980년대부터 활발히 연구되어 많은 새로운 방법들이 개발되어 발표되었다. 그러나 개발된 대부분의 방법들은 측정된 데이타를 일괄처리하는 밸치(또는 off-line) 방법들이다. 최근에는 시간에 따라서 변하는 구조물의 동특성을 규명하는 분야에 모우드 해석 방법이 응용되어 사용되고 있다. 이러한 응용분야에서는 모우드 변수들의 변화되는 값을 새로운 데이타가 샘플링 될 때마다 그 값들을 수정하면서 추정할 수 있는 회귀적인(recursive 또는 on-line) 방법을 사용하여야 한다. Davies와 Hammond[1]는 회귀적 선형 자승법(Recursive Least Squares : RLS)을 이용하여 모우드 변수를 구하고 이를 벧치방법인 Instrumental Variable 방법과 Fourier 방법의 결과와 비교하였다. 그러나, 그 결과에서 보여준것처럼 RLS 방법은 잡음 대 시호비가 낮을 때에만 모우드 변수 값들을 정확하게 추정할 수 있었다. Sundararajan과 Montgomrey[2]는 회귀적 선형 최소자승 격자필터(lattice filter)를 이용하여 구조물의 차수(order)와 고유진동형, 그리고 진폭을 결정한 후 이를 토대로 회귀적 gradient형태의 방정식 오차 규명 방법(equation-error identification algorithm)에 의하여 모우드 변수들을 추정하였다. 이 방법은 2차원 격자구조물의 모우드 변수 추정에 사용되었으며, 또한 적응모우드제어에도 성공적으로 이용되었다. 그러나, 이 방법도 잡음 대 신호비가 낮은 환경에서만 사용할 수 있다는 단점이 있다. 위에서 언급한 방법들은 모두 RLS 방법을 기초로 하여 개발되었으나, RLS 방법은 전형적인 결정적(deterministic)방법으로서 잡음이 섞인 데이타를 처리하기에는 부적절한 방법임이 널리 알려진 사실이다[3]. 최근에 Ben Mrad와 Fassois[4]는 신호에 잡음이 존재하여도 이를 잘 처리할 수 있는 확률적(stochastic) 방법을 개발하여 기존의 결정적 방법들과 그 결과를 비교하였다. 그러나, 개발된 방법은 응답 신호에 백색잡음(white noise)이 섞이는 특수한 경우에만 사용할 수 있게 만들어져서 이 방법의 실질적인 적용에는 어려움이 있다. 본 연구에서는 기존의 방법들의 단점을 극복할 수 있는 새로운 회귀적 모우드 변수 규명 방법을 개발하였다. 이는 Fassois와 Lee가 ARMAX모델의 계수를 효율적으로 추정하기 위하여 개발한 뱉치방법인 Suboptimum Maximum Likelihood 방법[5]를 기초로 하여 개발하였다. 개발된 방법의 장점은 응답 신호에 유색잡음이 존재하여도 모우드 변수들을 항상 정확하게 구할 수 있으며, 또한 알고리즘의 안정성이 보장된 것이다.

  • Extensive research effort has been made during the last decade to utilize wireless smart sensors for evaluating and monitoring structural integrity of civil engineering structures. The wireless smart sensor commonly has sensing and embedded computation capabilities as well as wireless communication that provide strong potential to overcome shortcomings of traditional wired sensor systems such as high equipment and installation cost. However, sensor malfunctioning particularly in case of long-term monitoring and unreliable wireless communication in harsh environment are the critical issues that should be properly tackled for a wider adoption of wireless smart sensors in practice. This study presents a wireless smart sensor network(WSSN) that can estimate unmeasured responses for the purpose of data recovery at unresponsive sensor nodes. A software program that runs on WSSN is developed to estimate the unmeasured responses from the measured using the Kalman filter. The performance of the developed network software is experimentally verified by estimating unmeasured acceleration responses using a simply-supported beam.

  • Sensor networks are needed for special purposes such as collecting or transmitting information by using sensor devices, for which various routing protocols have been proposed. Among existing protocols, the modified PEGASIS routing technique is known to be effective when applied to cases with directional transmissions of data. However it does not consider recovery from errors or guaranteeing stability in data transmission, while sensor devices performing repetitive relays and controls are prone to errors. In this paper, a double relay routing protocol for Zigbee based sensor networks where data are transfered reliably with a linear direction. The proposed protocol is effective in the sense that it secures the relaible transmission of data with minimal energy consumption based on a directional data transfer. A streetlight control system has been presented as an application of the proposed protocol.
