다층 PCB에서의 $BaTiO_3$ 세라믹 Embedded capacitors (Composite $BaTiO_3$ Embedded capacitors in Multilayer Printed Circuit Board)

  • Embedded capacitor technology is one of the effective packing technologies for further miniaturization and higher performance of electric packaging system. In this paper, the embedded capacitors were simulated and fabricated in 8-layered printed circuit board employing standard PCB processes. The composites of barium titanante($BaTiO_3$) powder and epoxy resin were employed for the dielectric materials in embedded capacitors. Theoretical considerations regarding the embedded capacitors have been paid to understand the frequency dependent impedance behavior. Frequency dependent impedance of simulated and fabricated embedded capacitors was investigated. Fabricated embedded capacitors have lower self resonance frequency values than that of the simulated embedded capacitors due to the increased parasitic inductance values. Frequency dependent capacitances of fabricated embedded capacitors were well matched with those of simulated embedded capacitors from the 100MHz to 10GHz range. Quality factor of 20 was observed and simulated at 2GHz range in the 10 pF embedded capacitors. Temperature dependent capacitance of fabricated embedded capacitors was presented.

  • For the formation of solder bumps with a fine pitch of 130 ${\mu}m$ on a printed circuit board substrate, low-volume solder on pad (LVSoP) technology using a maskless method is developed for SAC305 solder with a high melting temperature of $220^{\circ}C$. The solder bump maker (SBM) paste and its process are quantitatively optimized to obtain a uniform solder bump height, which is almost equal to the height of the solder resist. For an understanding of chemorheological phenomena of SBM paste, differential scanning calorimetry, viscosity measurement, and physical flowing of SBM paste are precisely characterized and observed during LVSoP processing. The average height of the solder bumps and their maximum and minimum values are 14.7 ${\mu}m$, 18.3 ${\mu}m$, and 12.0 ${\mu}m$, respectively. It is expected that maskless LVSoP technology can be effectively used for a fine-pitch interconnection of a Cu pillar in the semiconductor packaging field.

  • 소나무, 낙엽송 및 잣나무 간벌재를 재료로 가압압력과 열압시간을 달리하여 톱밥 보드를 제조하고, 이들이 보드의 물성에 미치는 영향을 조사하였다. 두께 팽창율과 흡수율은 열압시간이 증가함에 따라 감소하였으며, 휨강도와 경도는 열압시간이 증가함에 따라 증가하였다. 톱밥보드의 물성은 가압압력 보다 열압시간에 의해 영향을 받음을 알 수 있었고, 수종간 비교에서는 뚜렷한 경향을 발견 할 수 없었다.

  • Epoxy/carbon composite was used to prepare a bipolar plate for polymer electrolyte membrane fuel cell (PEMFC). Phenol novolac-type epoxy and diglycidyl ether of bisphenol A (DGEBA)-type epoxy mixture was used as a matrix and graphite powder, carbon fiber (CF) and graphite fiber (GF) were used as carbon materials. In order to improve the mechanical properties of the bipolar plate, surface-modified CF was incorporated into the epoxy/carbon composite. To determine the cure temperature of the epoxy mixture, differential scanning calorimetry (DSC) analysis was performed and the data were introduced to Kissinger equation in order to get reaction activation energy and pre-exponential factor. Tensile and flexural strength was obtained by using universal testing machine (UTM). The surface morphology of the fractured specimen and the interfacial morphology between epoxy matrix and CF or GF were observed by a scanning electron microscopy (SEM).

  • 레이더 혹은 전자-통신장비에서 방출되는 전자파의 흡수/차폐는 군사적인 목적뿐만 아니라 상업적 목적으로도 매우 중요하다. 효과적인 전자기파 흡수체를 설계하기 위해서는 흡수체에 사용되는 재료의 대상 주파수 대역에서의 전자기적 성질을 정확히 알아야 하며, 손실재의 함량에 따른 정확한 전자기물성 예측이 가능해야 한다 본 연구에서는 전도성 카본 블랙 나노 입자를 함유하는 폴리에스터 복합재료의 유전성질을 자유공간 기법을 이용하여 X-Band 주파수 대역에 걸쳐 측정하고 카본 블랙의 함량에 따라 정량적으로 분석하였으며, 임의의 카본 블랙 함량을 갖는 고분자 수지의 유전 물성을 주파수에 따라 예측할 수 있는 방법을 제시하고 검증하였다.

Fabrication of SiCf/SiC Composites using an Electrophoretic Deposition

  • Continuous SiC fiber-reinforced SiC composites ($SiC_f$/SiC) were fabricated by electrophoretic deposition (EPD). Nine types of slurries with different powder contents, binder resin amounts and slurry pH were deposited on Tyranno$^{TM}$-SA fabrics by EPD at 135 V for ten minutes to determine the optimal conditions. Further EPD using the optimum slurry conditions was performed on fabrics with four different pyrolitic carbon (PyC) thicknesses. The density of the hot-pressed composites decreased with increasing PyC thickness due to the difficulty of infiltrating the slurry into the narrow gaps between the fibers. On the other hand, the mechanical strength increased with increasing PyC thickness despite the decrease in density, which was explained by the enhanced crack deflection with increasing PyC thickness. The $SiC_f$/SiC composites showed the highest density and flexural strength of 94% and 342 MPa, respectively, showing EPD as a feasible method for dense $SiC_f$/SiC fabrication.

  • Plate-type phosphor is a promising substitute in overcoming the issues related to the powder phosphor paste mixed with resin. In this research, $Ca-{\alpha}-SiAlON:Eu^{2+}$ plate phosphor ($Ca_xSi_{12-(m+n)}Al_{m+n}O_nN_{16-n}:Eu_y$) was investigated for the varied compositions (m,n) of the host crystal with the fixed Eu content (y). Densification was promoted for the compositions with increasing 'm' values for the m=2n relationship. Dictated by the Eu concentration inside the phosphor crystal, photoluminescence intensity was stronger in ${\alpha}2$ specimen (m = 3.0, n = 1.5) containing the second phases when compared to ${\alpha}1$ specimen (m = 1.5, n = 0.75) comprising a single-phase ${\alpha}$-SiAlON. The concentration of Eu in the non-emitting amorphous interfacial glass phase was 2~4 times of the designed Eu concentration inside the ${\alpha}$-SiAlON crystal.

  • The purpose of this study was to measure the roughness on the acid -etching surface. The etching agents of three-kinds composite resins were used to etch the tooth surface. Newly extracted I5-anterior teeth were invested with self-curing acrylic resin, and the labial surface was exposed. The exposed labial side was polished with abrasive papers and finally polished on polishing machine with zinc oxide powder. After the teeth were polished, the specimens were washed by water and dried by air. Surface roughness tester, Taylor-Habson's Taly Surf-10, (Fig-1) was used to measure roughness of this unetched tooth surface. And that, the specimens were divided into three groups. The first group was etched with Restodent etchant, the second group was etched with Nuva-system etchant, and Hi-pol etching agent was used in the third group. And the surface roughness tester was used to measure roughness of the etching teeth surface. The results obtained were as follows. 1. The roughness of acid-etched enamel were increased $2{\mu}m$ to $6{\mu}m$. 2. Hi-pol etchant produced the smoothest surface($2.3{\mu}m$). 3. Restodent etchant($3.8{\mu}m$) and Nuva-system etchant($3.7{\mu}m$) produced rougher surface than Hi-pol.

  • Reaction bonded silicon carbide(RBSC) composite for heat-exchanger was fabricated by molten Si infiltration method. The raw materials with variable particle sizes were used in this experience. The finer the particle size in sintered silicon carbide was the more increasing 3-point bending strength and fracture toughness. As the adaptable particle sizes had been occupied interstice arising from packing sample, the mechanical properties were increased. In the PCS1-1 sample, the 3-point bending strength and fracture toughness were 323MPa and $4.9\;MPa{\cdot}m^{1/2}$, respectively.

  • 본 연구는 진동규제기준 설정을 위한 기본적인 연구의 일부로서 진동을 억제시킬 수 있는 제진 콘크리트 재료의 개발에 관한 것이며 제진용 결합재로서 라테스(latex), 고무 분말(rubber powder), 플라스틱 레진(plastic resin) 그리고 스타이로폼등을 사용하였다.선정된 적정배합비에 따른 제진 재료을 이용한 진동제어 콘크리트 시험 패널을 제작하여 원지반 매설상태로 이상화시킨 모래 사조에서 낙하충격을 이용하여 충격진동을 발생시키고, 이 파형을 퓨리에 변환시켜 주파수 영역별 각 패널의 제진 효과를 비교해보는 실내 실험을 실시하였다. 또한 모형박스로 제작한 사조에 모래 타설을 위하여 제작된 강사기의 성능평가와 토조에 타설된 모래지반의 균질정도를 판단하기 위하여 표면파해석기법을 응용한 횡방향 변이성을 실험분산곡선과 전단파 속도 주상도를 이용하여 평가하였다.
