As the rising attention to the medical and healthcare issue, Bio-MEMS (Micro electro mechanical systems) platform such as bio sensor, cell culture system, and microfluidics device has been studied extensively. Bio-MEMS platform mostly has high resolution structure made by biocompatible material such as polydimethylsiloxane (PDMS). In addition, three dimension structure has been applied to the bio-MEMS. Lithography can be used to fabricate complex structure by multiple process, however, non-rectangular cross section can be implemented by introducing optical apparatus to lithography technic. X-ray lithography can be used even for sub-micron scale. Here in, we demonstrated lines with round shape cross section using the tilted gold absorber which was deposited on the oblique structure as the X-ray mask. This structure was used as a mold for PDMS. Molded PDMS was applied to the cell culture platform. Moreover, molded PDMS was bonded to flat PDMS to utilize to the sub-micro channel. This work has potential to the large area bio-MEMS.
Programmed cell death (PCD) is thought as a well-controlled process by which unwanted cells are selectively eliminated. During the last decade many researches have elucidated molecules and their interactions involved in cell death by using largely in vitro induction of cell death or survival signals in a more defined manner, While these critical information and novel findings provide us with clearer understanding of mechanisms underlying cell death, it does by no means explain how PCD occurs and which cells or tissues are affected during normal embryonic development in vivo. In this study, we used zebrafish to examine whether the PCD is occurring selectively or randomly in developing embryos by whole mount in situ TUNEL analysis with specific markers for neural cells. The result revealed that the degree and distribution of TUNEL staining varied considerably throughout gastrulation stage, and there was also a number of TUNEL-negative embryos. Most of TUNEL-positive cells were scattered randomly throughout the blastoderm. During the gastrulation stage about 75 % of the embryos analyzed exhibited more than 5 TUNEL-positive cells. As the dorsal epiblast begins to thicken rather abruptly near the end of gastrulation, TUNEL-positive cells were mainly located along the dorsal side. Although there were some variations in TUNEL staining during segmentation and pharyngeal stages, TUNEL staining continued to be localized to the central nervous system, and was also detected in the sensory organs, trigeminal ganglions, and the primary sensory neurons. High levels of the cell death in developing brain between 20-somite and prim-6 stages are thought to play a role in the morphogenesis and organization of the brain. At prim-16 stage, cell death is considerably reduced in the brain region. Dying cells are mainly localized to the prospective brain region where ectodermal cells are about to initiate neurogenesis. As development progressed, high levels and more reproducible patterns of cell death were observed in the developing nervous system. Intensive TUNEL staining was restricted to the trigeminal ganglions, the primary sensory neurons, and sensory organs, such as olfactory pits and otic vesicles. Thus, PCD patterning in zebrafish embryos occurs randomly at early stages and becomes restricted to certain region of the embryos. The spatio-temporal pattern of PCD during the early embryonic development in zebrafish will provide basic information for further studies to elucidate genes involved in. regulation of PCD largely unknown in vivo during vertebrate embryogenesis.
글씨 전도성 잉크의 인쇄공정에 있어서 반복인쇄를 정밀하게 수행할 수 있는 기술로서 align system을 개발하였다. 이 system의 resolution 은 0.5um 이며 인쇄 working plate의 이송속도는 최대 1.5m/s 이다. 현재 소성 공정을 포함한 반복인쇄 실험은 30um이상의 drop탄착점 오차를 보이고 있으며, 두께와 전기전도도 향상을 위한 정밀한 align system이 필요하게 되었다. 이를 충족시키기 위해 개발되어진 초정밀 align system은 $1{\sim}2{\mu}m$이내의 오차로 반복인쇄가 가능하며, head가 토출하는 잉크의 straightness 및 전도성 잉크를 토출하는 인쇄평가기의 기계적 정밀도도 확인할 수 있다. 모든 잉크 배선의 두께 항상 인쇄실험이 가능하며, substrate의 종류와 잉크에 제한적이지 않다. 특히 prototype의 기판배선을 위해 PCB에 배선을 형성할 시에 본 system으로 직접 align mark를 지정할 수 있어 기판 내에 미리 제작되어진 align용 인식마크가 불필요하다. 이 system을 이용하여 drop과 배선의 반복인쇄실험을 진행하였으며, 광학현미경과 3D profiler를 사용하여 분석해 보았다.
미세화 되고 있는 PCB 솔더 범프 접합을 위해 종래 마이크로 볼에 의한 PCB 솔더 범프의 제조를 대신하여 주석 전기도금을 통한 패턴을 제작하기 위한 도금액을 제작하고 도금공정 조건을 찾는 실험을 진행하였다. SR 패터닝 후에 Cu 씨드층을 형성하고, 다시 DFR 패터닝을 통해 PCB 기판상에 선택성장이 가능한 패턴을 제작하였다. 도금액은 메탄술폰산을 기본액으로 하는 주석도금액을 사용하였으며, 2가의 주석이온의 산화를 방지하기 위해 hydroquinone을 첨가하였다. 표면활성제로는 Triton X-100를 사용하고, 결정립 미세화를 위해 gelatin을 첨가하여 시료를 제작하였다. 전기화학적 분극곡선을 측정함으로써, Triton X-100 및 gelatin 첨가제의 작용 특성을 비교하였으며, gelatin이 -0.7 V vs. NHE까지 수소발생을 억제하는 것에 비해 Triton X-100을 첨가하게 되면 -1 V vs. NHE까지 수소발생이 억제되는 것을 확인할 수 있었다. 결정립의 크기는 전류밀도가 증가하면서 미세화되는 일반적 경향을 나타내었으며, gelatin을 첨가하는 경우에 보다 더 미세해지는 것이 관찰되었다.
$SF_6$ 가스는 반도체 및 디스플레이 제조공정 중 건식식각 공정에서 널리 사용되는 가스이다. 하지만 $SF_6$ 가스는 대표적인 온실가스로서 지구 온난화에 큰 영향을 끼치기 때문에 반도체 및 디스플레이 공정에서 $SF_6$ 가스를 대체할 수 있는 가스의 연구가 필요한 상황이다. 그 후보군으로 떠오르고 있는 가스 중의 하나가 바로 $C_3F_6$ 가스이다. 이 가스를 이용하여 $Si_3N_4$ 박막을 건식식각 방법인 Reactive Ion Etching 공정을 수행하여 식각 특성에 관하여 연구하였으며, 흡착제 Zeolite 5A를 이용하여 식각공정 중 배출되는 가스 성분을 감소시켰다. Plasma Enhanced Chemical Vapor Deposition 장비를 이용하여 500 nm 두께의$Si_3N_4$ 박막을 증착하였으며, 노광 공정을 통해 패터닝을 한 후 Reactive Ion Etching 공정을 수행하였다. 그리고 Scanning Electron Microscope 장비를 이용하여 $Si_3N_4$ 박막의 식각된 단면과 식각율을 확인하였다. 또한 공정 후 흡착제 Zeolite 5A를 통과하기 전과 후에 배출되는 가스를 포집하여 Gas Chromatograph-Mass Spectrophotometry 장비를 이용하여 가스 성분을 측정 및 비교하였다.
본 연구는 기존의 방식으로 만든 비정질 실리콘 박막 트랜지스터의 제조공정에서 발생되는 결함에 대한 원인을 분석하고 해결함으로써 수율을 증대시키고 신뢰성을 개선하고자한다. 본 연구의 수소화 된 비정질 실리콘 박막 트랜지스터는 Inverted Staggered 형태로 게이트 전극이 하부에 있다. 실험 방법은 게이트전극, 절연층, 전도층, 에치스토퍼 및 포토레지스터층을 연속 증착한다. 스토퍼층을 게이트 전극의 패턴으로 남기고, 그 위에 n+a-Si:H층 및 NPR(Negative Photo Resister)을 형성시킨다. 상부 게이트 전극과 반대의 패턴으로 NPR층을 패터닝 하여 그것을 마스크로 상부 n+a-Si:H 층을 식각하고, 남아있는 NPR층을 제거한다. 그 위에 Cr층을 증착한 후 패터닝하여 소오스-드레인 전극을 위한 Cr층을 형성시켜 박막 트랜지스터를 제조한다. 이렇게 제조한 박막 트랜지스터에서 생기는 문제는 주로 광식각공정시 PR의 잔존이나 세척시 얇은 화학막이 표면에 남거나 생겨서 발생되며, 이는 소자를 파괴시키는 주된 원인이 된다. 그러므로 이를 개선하기 위하여 ashing이나 세척공정을 보다 엄격하게 수행하였다. 이와 같이 공정에 보다 엄격한 기준의 세척과 여분의 처리 공정을 가하여 수율을 확실히 개선 할 수 있었다.
저가격, 높은 생산성, 고해상도를 가지는 소자의 패턴 제작 방법에 대한 요구가 계속적으로 증가하고 있다. 롤투롤 연속생산 공정은 저비용, 대량생산이 가능한 차세대 공정으로 각광받고 있다. 본 논문에서는 PLC (planar lightwave circuit) 소자의 제작을 위해서 롤투롤 공정을 이용하여 제조하는 방법을 연구하였다. 제안한 기술은 polydimethylsiloxane (PDMS) 고분자를 이용하여 롤투롤 공정을 통해 PLC소자를 제작하는 공정을 연구하였다. 실리콘 웨이퍼에 형성된 마이크로 패턴을 복제 공정을 수행하였으며 이를 원통금형에 적용하여 롤투롤 공정의 롤 몰드(roll mold)로 사용하였다. 웹 텐션과 웹 속도의 공정 조건 최적화로 롤투롤 공정을 이용하여 PLC소자를 제작하였다. 제작된 PLC소자는 약4.0dB의 삽입손실을 가지는 $1{\times}2$ 광분배기이며, 제안한 롤투롤 공정 기술을 이용한 PLC소자의 제작 공정이 대량연속생산에 유효함을 확인하였다.
Fin-type SONOS (silicon-oxide-nitride-oxide-silicon) flash memory has emerged as novel devices having superior controls over short channel effects(SCE) than the conventional SONOS flash memory devices. However despite these advantages, these also exhibit undesirable characteristics such as corner effect. Usually, the corner effect deteriorates the performance by increasing the leakage current. In this paper, the corner effect of fin-type SONOS flash memory devices is investigate by 3D Process and device simulation and their electrical characteristics are compared to conventional SONOS devices. The corner effect has been observed in fin-type SONOS device. The reason why the memory characteristic in fin-type SONOS flash memory device is not improved, might be due to existing undesirable effect such as corner effect as well as the mutual interference of electric field in the fin-type structure as reported previously.
기판전면에 패턴 없이 15 nm Co/15 nm Ni/70 nm polysilicon/200 nm $SiO_2$/Si(100) 구조로 적층된 구조로부터 급속열처리기 (rapid thermal annealer : RTA)를 이용하여 40초간 700, 900, $1000^{\circ}C$의 실리사이드화 온도를 변화시키면서 CoNi 복합실리사이드를 형성하였다. 완성된 두께 100 nm 정도의 CoNi 복합실리사이드층으로 배선층을 만든다고 상정하여, 이중 집속이온빔(dual beam focused ion beam : FIB)을 써서 30 kV에서 표면전류를 $1{\sim}100$ pA 범위에서 조절하면서 나노급 선폭제작의 가능성을 확인하였다. 각 온도별 복합실리사이드에 동일한 이온빔 조건으로 $100{\mu}m$ 길이의 패턴을 만들고, 이온빔으로 양 끝단에 트렌치를 만들어 FE-SEM으로 각 조건에서의 선폭, 두께, 최종 에칭형상을 확인하였다. 기존 형상변형이 많아서 나노급 선폭 구현이 불리한 폴리사이드 공정에 비해서, 최초로 새로운 저저항 복합실리사이드에 대해서 100 nm 이하의 나노급 피치를 가진 선폭 제작이 $30kV{\sim}30pA$ 범위에서 가능하였다.
Organic thin film transistors (OTFTs) are fabricated on the plastic substrate through 4-level mask process without photolithographic patterning to yield the simple fabrication process. And we herewith report for the effect of dielectric surface modification on the electrical characteristics of OTFTs. The KIST-JM-1 as an organic molecule for the surface modification is deposited onto the surface of zirconium oxide $(ZrO_2)$ gate dielectric layer. In this work, we have examined the dependence of electrical performance on the interface surface state of gate dielectric/pentacene, which may be modified by chemical properties in the gate dielectric surface.
