NMOSFET에서 LDD 영역의 전자 이동도 해석 (Analysis of electron mobility in LDD region of NMOSFET)

  • LDD structure is widely accepted in fabricating short channel MOSFETs due to reduced short channel effect originated form lower drain edge electric field. However, modeling of the LDD device is troublesome because the analysis methods of LDD region known are either too complicated or inaccurate. To solve the problem, this paper presents a nonlinear resistance model for the LDD region based on teh fact that the electron mobility changes with positive gate bias because accumulation layer of electrons is formed at the surface of the LDD region. To prove the usefulness of the model, single source/drain and LDD nMOSFETs were fabricated with 0.35$\mu$m CMOS technolgoy. For the fabricated devices we have measured I$_{ds}$-V$_{gs}$ characteristics and compare them to the modeling resutls. First of all, we calculated channel and LDD region mobility from I$_{ds}$-V$_{gs}$ characteristics of 1050$\AA$ sidewall, 5$\mu$m channel length LDD NMOSFET. Then we MOSFET and found good agreement with experiments. Next, we use calculated channel and LDD region mobility to model I$_{ds}$-V$_{gs}$ characteristics of LDD mMOSFET with 1400 and 1750$\AA$ sidewall and 5$\mu$m channel length and obtained good agreement with experiment. The single source/drain device characteristic modeling results indicates that the cahnnel mobility obtained form our model in LDD device is accurate. In the meantime, we found that the LDD region mobility is governed by phonon and surface roughness scattering from electric field dependence of the mobility. The proposed model is useful in device and circuit simulation because it can model LDD device successfully even though it is mathematically simple.

  • When one is interested in the dynamics of a mechanical system with electric motors, the force generated by the motor is generally considered as only an applied torque or force independent of mechanical state variables such as velocity. For a system operated in non-steady dynamic conditions, however, the usual analysis approach may fail to predict some characteristics in the dynamic behaviors because of electromechanical coupling effects. In this paper, we propose dynamics analysis model in which dc motor dynamics with the electromechanical coupling effects are embedded to mechanical dynamics models. The do motor is modeled based on its equivalent circuit model and included in the dynamics solving algorithm which we developed before, called generalized recursive dynamics formula. The developed dynamic analysis model is effective and realistic for analysis of electromechanical dynamics of a system with do motors. The developed model is evaluated by constructing and simulating the flexible antennas of an artificial satellite driven by do motors.

  • In order to design the Linear DC Motor (LDM) with improved characteristics, transient and steady state analysis are required. furthermore, 3D analysis is also needed to analyze the precise characteristics like thrust, time harmonics. This paper deals with the transient and dynamic characteristic analysis of LDM by coupling of external circuit and motion equation using 3D Equivalent Magnetic Circuit Network Method (EMCN). For the three dimensional analysis of electric machine, EMCN is very effective method that ensures high accuracy similar to FEM and short computation time. Also, The modeling by EMCN easily allows the mover to move with respect to the stater at each time step, and the spatial moving step is determined by the solution of the mechanical motion equation and the computed electromagnetic thrust The results are compared with experimental ones to clarify the usefulness and verify the accuracy of the Proposed method.

  • 최근에는 회전자에 희토류 영구자석을 삽입하여 높은 효율과 출력밀도를 얻을 수 있는 매입형 영구자석 (IPM: Interior Permanent Magnet) 전동기 또는 표면부착형 영구자석 (SPM : Surface Permanent Magnet) 전동기처럼 영구자석이 사용된 전동기의 연구가 활발히 이루어지고 있다. 영구자석을 사용하기 때문에 릴럭턴스 전동기나 유도전동기와 비교해 효율이 높고 출력밀도가 높은 장점이 있으나 회전자에 영구자석을 삽입함으로써 고속운전 및 영구자석의 감자로 인한 신뢰성 감소, 희토류 금속의 원가 상승 등이 문제시되고 있다. 본 논문에서는 희토류 영구자석 전동기를 대체할 수 있는 미래기술 개발과, 희토류 저감형 전동기와 탈 희토류 전동기의 기술 선점을 요구하는 시대적 이슈(Issue)에 맞춰 영구자석이 필요 없는 스위치드 릴럭턴스 전동기 (Switched Reluvtance Motor, SRM)를 구동시키기 위한 구동 제어에 연구하고자 한다. PSIM 시뮬레이션 프로그램에서 제공하는 3상 SRM library를 이용하여 회전자 위치 정보 센서를 이용한 SRM의 구동 및 제어 시스템 모델링 (Modeling)을 연구하고자 한다.

고속철도차량의 이선빈도가 귀선전류에 미치는 영향 (The Influence on Traction Return Current by Pantograph Detachment Frequency of High-speed Train)

  • Currently it is major problem of electric railway with increasing drive speed such as the arc generated by the pantograph detachment and the distortion current in the motor-block high speed switching. When physical contact between the pantograph and the catenary line is separated, the pantograph detachment arcing occurs and it makes up the conductive noise to the return feeder. We made the EMTP modeling of the railway traction system and the pantograph arc by circuit elements and switches. The influence of pantograph detachment frequency is investigated by changing some frequencies. The over-current occurs in each detachment and it oscillates some time at beginning and stabilizes gradually. The magnitude of over-current is decided by instantaneous value of existing traction return current. If the detachment occurs at a point of peak value or distortion current, the over-current will be more harmful to the power systems connected with the return feeder and will become to arise with increasing detachment frequency.

  • 최근 도심지 전력수요의 증가로 송전선로 건설의 필요성이 증대되고 있으나, 가공송전선로가 가지고 있는 한계 때문에 지중송전선로의 건설이 증대되고 있는 추세이다. 이러한 상황에서 지중 및 가공을 포함하는 거시적인 관점에서 지락 및 단락과 같은 고장시의 대전류 현상에 대한 연구는 어느 정도 시도된 바가 있으나, 지중케이블 시스템 자체에 미치는 영향에 대해서는 그 연구가 미비한 것이 현실이다. 특히 단락고장의 경우 고장전류의 크기도 크지만 고장전류 발생에 따른 전자력을 동반하게 되어 케이블 및 접속함, 각종 금구류에 전기적, 기계적인 스트레스를 야기할 수 있다. 따라서 본 논문에서는 최근 발생한 단락고장 상황을 고려하여 전자력에 의한 케이블의 거동특성을 확인하기 위해 154kV OF케이블 3상단락 실증시험을 시행하였고, 실증시험시 촬영된 고속카메라 영상을 이용한 변위분석 결과와 유한요소법을 이용하여 계산된 케이블의 변위 특성을 비교 분석하여 유한요소법을 이용한 계산방법이 케이블 거동특성 분석에 적합한지 그 실효성을 검증하고자 한다.

열 잉크젯 프린트헤드의 채널간 간섭현상의 모델링 (Modeling of Crosstalk Behaviors in Thermal Inkjet Print Heads)

  • This paper presents a lumped model to predict crosstalk characteristics of thermally driven inkjet print heads. Using the lumped R-C model, heating characteristics of the head are predicted to be in agreement with IR temperature measurements. The inter-channel crosstalk is simulated using the lumped R-L network. The values of viscous flow resistance, R and flow inertance, L of connecting channels are adjusted to accord with the 3-D numerical simulation results of three adjacent jets. The crosstalk behaviors of a back shooter head as well as a top shooter head have been investigated. Predictions of the proposed lumped model on the meniscus oscillations are consistent with numerical simulation results. Comparison of the lumped model with experimental results identifies that abnormal two-drop ejection phenomena are related to the increased meniscus oscillations because of the more severe crosstalk effects at higher printing speeds. The degree of crosstalk has been quantified using cross-correlations between neighboring channels and a critical channel dimension for acceptable crosstalk has been proposed and validated with the numerical simulations. Our model can be used as a design tool for a better design of thermal inkjet print heads to minimize crosstalk effects.

  • 두께방향으로 분극처리되어 있는 상업용 PZT 웨이퍼가 폐쇄회로와 개방회로의 두 가지 전기적 경계조건에서 길이 방향으로 일정한 크기의 인장하중을 받는다. 하중과정 동안 두께 방향으로의 전기밀도와 평면내 변형률의 시간에 따른 변화를 측정한다. 두 가지 전기적 경계조건에서의 서로 다른 거동 특성을 시편 내부에서 발생하는 전기장과 분극역전 현상으로 설명한다. 마지막으로 관측된 크립 거동을 예측하기 위한 정규분포 형식을 가지는 자유 에너지 함수를 도입하고 모델의 예측과 실험결과를 비교한다.

벽면 모델링을 이용한 저압용 일체형 코드의 화재확산 패턴 (The Fire Dispersive Patterns of the Power Cord Sets for Low Voltage Appliances in Wall-modeling)

  • In this paper, we studied on the fire dispersive patterns and the fire progress at the power cord sets for low voltage appliances in the wall-model. For the experiment, we manufactured a wall-model and applied the external flame at the power cord sets. From the results, short-circuit of the power cord sets was haunted by the external flame it was disconnected with the flashing and the scattering. The fire progress on the polyvinyl chloride insulated flexibel cords is not observed because the ignition energy decreases. In case of rubber insulated flexible cords, however, the fire was progressed continuously. Molten marks were formed at a two electric wire by continuous electric discharge in power source part. A large molten mark was formed in load part. And the columnar structure and voids were observed in molten wire.

초음파 진동자 등가회로의 모델링에 관한 연구 (A study of modeling the ultrasonic transducer equivalent circuit)

  • 본 연구는 piezo-electric transducer 등가회로의 모델링에 관한 연구로서 진동시에 발생하는 공진주파수와 harmonics까지 고려한 등가모델을 제시하였다. 실험결과 공진주파수만을 고려한 모델의 경우 harmonics를 제외한 부분에서 평균 6.5%의 오차가 발생하였으며 harmonics까지 고려한 모델에서는 평균오차가 5.3%로서 그 차이점을 줄일 수 있어 실제등가회로에 접근함을 알 수 있었다. 본 연구의 결과는 음향변환기의 전기적 특성을 파악함으로써 전기-음향 상사관계의 제반응용에 이용될 것이 기대된다.
