P 변조도핑한 In(Ga)As/InGaAsP 양자점에 대한 운반자 동역학 (Carrier Dynamics of P-modulation Doped In(Ga)A/InGaAsP Quantum Dots)

  • P-modulation doping된 In(Ga)As/InGaAsP 양자점에서의 decay time 특성을 undoped 양자점 시료와의 비교를 통해 살펴보았다. 10 K 에서의 photoluminescence (PL) 세기는 doping 된 양자점이 doping되지 않은 양자점에 비해 약 10배 정도 약하게 나왔다. 또한 Time resolved PL (TR-PL) 실험을 통해 얻은 양자점 시료의 기저상태 PL peak 에서의 decay time은 doping된 양자점이 doping 되지 않은 양자점에 비해 매우 짧게 나왔다. 이러한 PL 세기와 decay time 특성을 통해서 본 연구에서 측정한 doping 된 양자점의 경우에는 doping에 의해 결함이 증가하게 되고, 그로 인해 운반자의 비발광 경로가 증가하게 되어 doping 된 양자점의 경우에 decay time이 짧게 나타나는 것으로 분석하였다.

  • Magnetotransport is a prerequisite to realization of electronic operation of spintronic devices and it would be more useful if realized at room temperature. The effects of Be codoping on GaMnAs on magnetotransport were investigated. Mn flux was varied for growth of precipitated GaMnAs layers under a Be flux for degenerate doping via low-temperature molecular beam epitaxy. Magnetotransport as well as ferromagnetism at room temperature were realized in the precipitated GaAs:(Mn,Be) layers. Codoping of Be was shown to promote formation of MnGa clusters, and annealing process further stabilized the cluster phases. The room-temperature magnetic properties of the layers originate from the ferromagnetic clusters of MnGa and MnAs embedded in GaAs. The degenerately doped metallic GaAs matrix allowed the visualization of the magnetotransport through anomalous Hall effect.

  • To increase the device linearities and the breakdown-voltages of FETs, Al$\sub$0.25/ Ga$\sub$0.75/AS / In$\sub$0.25/Ga$\sub$0.75/As / Partially doped channel FET(DCFET) structures are proposed. The metal- insulator -semiconductor (MIS) like structures show the high gate-drain breakdown voltage(-20 V) and high linearities. The devices showed the small ripple of the current cut-off frequency and the power cut-off frequency over the wide bias range.

Wet Etching Behaviors of Transparent Conducting Ga-Doped Zinc Oxide Thin Film by Organic Acid Solutions

  • 150 nm thick Ga-doped ZnO thin film, which was deposited by a sputtering process, was wet-chemically etched by using various organic acids such as oxalic, citric and formic acid. Wet etch parameters including etchant concentration and temperature are investigated for each etchant, and their effects on the etch rate and the feature of edge line are compared.

  • We fabricated two different transparent conducting oxide thin films of ZnO doped with Ga ($Ga_2O_3$ 0.9 wt%) as well as Al ($Al_2O_3$ 2.1 wt%) (GAZO) and ZnO doped only with Al ($Al_2O_3$ 3 wt%) (AZO). It was investigated how it affects the moisture resistance of the transparent electrode. In addition, $Cu(In,Ga)Se_2$ thin film solar cells with two transparent oxides as front electrodes were fabricated, and the correlation between humidity resistance of transparent electrodes and device performance of solar cells was examined. When both transparent electrodes were exposed to high temperature distilled water, they showed a rapid increase in sheet resistance and a decrease in the fill factor of the solar cell. However, AZO showed a drastic decrease in efficiency at the beginning of exposure, while GAZO showed that the deterioration of efficiency occurred over a long period of time and that the long term moisture resistance of GAZO was better.

  • We have studied structural, optical, and electrical properties of the Ga-doped ZnO (GZO) thin films being usable in transparent conducting oxides. The GZO thin films were deposited on the corning 1737 glass plate by the RF magnetron sputtering system. To find optimal properties of GZO for transparent conducting oxides, the Ar gas in sputtering process was varied as 40, 60, 80 and 100 sccm, respectively. As reaction gas decreased, the crystallinity of GZO thin film was increased, the optical bandgap of GZO thin film increased. The transmittance of the film was over 80% in the visible light range regardless of the changes in reaction gas. The measurement of Hall effect characterizes the whole thin film as n-type, and the electrical property was improved with decreasing reaction gas. The structural, optical, and electrical properties of the GZO thin films were affected by Ga dopant content in GZO thin film.

실리콘을 주입한 크롬이 도핑된 GaAs의 전기적 성질에 관한 연구 (Electrical Properties of Silicon Implants in Cr-Doped GaAs)

  • 본 논문에서는 여러 가지 이온 도우스와 열처리 온도에 대해서 hall-effect/sheet resistivity 측정방법을 이용하여 실리콘을 주입한 크롬이 도핑된 GaAs의 전기적 성질에 관한 연구를 하였다. 시료는 상온에서 이온을 주입하였으며 실리콘 나이트라이드 캘핑을 하여 15권동안 수소수국기에서 열처리하였다. 연구된 모든 도우스에서 n형 층이 형성되었으며 최적 열처리 온도는 850℃이었다. 크롬이 도핑된 GaAs기판에 대해 최대 전기적 활성화 효률은 89%이었다. 캐리어 농도와 이동도의 depth profile은 이온 도우스와 열처 이에 매우 의존적이다. 800노의 열처리 후에도 이온 주입에 의해 생긴 손상이 일부 존재하고 있었으며 900℃ 열처리에서는 주입된 실리콘 이온의 약부확산과 외류확산이 있었다.

Ga doped ZnO 박막의 열처리 조건에 따른 구조 및 전기적 특성에 관한 연구 (Effect of Annealing on the Structural, Electrical and Optical Characteristics of Ga-doped ZnO(GZO)films)

  • In this study we present the effect of annealing temperatures on the structural, electrical and optical characteristics of Ga-doped ZnO (GZO) films. GZO target is deposited on coming 7059 glass substrates by DC sputtering. and then GZO films are annealed at temperatures of 400, 500, $600^{\circ}C$ in air ambient for 20 min. in this case of as-grown film, it shows the resistivity of $6{\times}10^{-1}{\Omega}{\cdot}cm$ and transmittance under 85%, whereas the electrical and optical properties of film annealed at $500^{\circ}C$ are enhanced up to $1.9{\times}10^{-3}{\Omega}{\cdot}cm$ and 90%, respectively.

  • Ga-doped ZnO(GZO) multilayer coatings were prepared on glass by DC sputtering. Optimization of the deposition conditions of both AZO and Au layers were performed for better electrical and optical characteristics. The properties of multilayer were affected by the deposition process of both GZO and Au layers. The best multilayer coating exhibits low resistivity of $2.72{\times}10^{-3}\;{\Omega}-cm$ and transmittance of 77%. From these results, we can confirm a possibility of the application as transparent conductive electrodes.

  • AlGaAs/GaAs quantum well delta-doped channel FET's have been successfully fabricated using by low-pressure metalorganic chemical vapor deposition(LP-MOCVD). The FET's with a gate dimension of 1.8$\mu$m $\times$ 100$\mu$m have a maximum transconductance of 190 mS/mm and a maximum current density of 425 mA/nm. The devices show extremely broad transconductances with a large voltage swing of 2.4V. The S-parameter measurements have indicated that the current gain and power gain cutoff frequencies of the device were 7 and 15 GHz, respectively. These values are among the best performance reported for GaAs based heterojunction FET's with a similar device geometry.
