In-situ XPS Study of Core-levels of ZnO Thin Films at the Interface with Graphene/Cu

  • We have investigated core-levels of ZnO thin films at the interface with the graphene on Cu foil using in-situ X-ray Photoelectron Spectroscopy (XPS). Spectral evolution of C 1s, Zn 2p, and O 1s are observed in real time during RF sputtering deposition. We found binding energy (BE) shifts of Zn 2p and 'Zn-O' state of O 1s depending on ZnO film thickness. Core-levels BE shifts of ZnO will be discussed on the basis of electron transfer at the interface and it may have an important role in the electronic transport property of the ZnO/graphene-based electronic device.

ZnO2 박막 제조 시간의 증가에 따라 박막 입자 성장면과 입자 성장 방향에 관한 연구 (As ZnO2 Thin Film Manufacturing Time Increases, the Thin Film Particle Growth Plane and a Study on the Direction of Particle Growth)

  • 라디오 진동수 스퍼터를 이용하여 실리콘(110) 기판위에 증착시간을 60분, 120분 그리고 180을 변화시켜서 산화아연 박막을 만들었다. ZnO2 박막의 입자 성장면을 X선 회절 장치를 써서 분석한 결과 박막의 주 성장면(002)면과 (103)면의 방향이 증착 시간의 영향을 많이 받았다. 전자 주사 현미경을 통하여 ZnO2박막의 입자 성장을 관찰 한 결과 ZnO2박막이 증착 초기에는 성장이 정체되는 인큐베이션 시간이 필요하다가 일정 시간이 지나면 다시 입자 성장이 일어나는 현상이 관찰 되었다. ZnO2박막의 화학 분석을 한 결과는 증착 시간의 증가가 ZnO2박막내의 산소의 양과는 변화가 없었지만 Zn의 성분에 변화가 관찰 되어서 박막의 증착 시간이 박막내의 Zn성분에는 영향을 미침을 알 수 있었다.

  • ZnO nanowires with tetrapod shape were formed on the surface of the sample by direct melt oxidation of Al-Zn alloy at $1000^{\circ}C$ in air. X-ray diffraction (XRD) pattern revealed that the ZnO nanowires had wurtzite structure of hexagonal phase. Any other element except Zn and O was not detected in energy dispersive X-ray spectrum. The c- and a-axis lattice constants estimated from the XRD pattern were 0.520 and 0.325 nm, respectively. These are in well accordance with those of bulk ZnO single crystal, indicating high quality crystallinity. The green light emission at a wavelength of 510 nm was observed from the nanowires at room temperature, which was ascribed to high density of oxygen vacancies in nanowires.

Photoluminescence in MgO-ZnO Nanorods Enhanced by Hydrogen Plasma Treatment

  • MgO nanorods were fabricated by the thermal evaporation of $Mg_3N_2$. The influence of ZnO sheathing and hydrogen plasma exposure on the photoluminescence (PL) of the MgO nanorods was studied. PL measurements of the ZnO-sheathed MgO nanorods showed two main emission bands: the near band edge emission band centered at ~380 nm and the deep level emission band centered at ~590 nm both of which are characteristic of ZnO. The near band edge emission from the ZnO-sheathed MgO nanorods was enhanced with increasing the ZnO shell layer thickness. The near band edge emission from the ZnO-sheathed MgO nanorods appeared to be enhanced further by hydrogen plasma irradiation. The underlying mechanisms for the enhancement of the NBE emission from the MgO nanorods by ZnO sheathing and hydrogen plasma exposure are discussed.

  • ZnO:Al thin film for application to FBAR's bottom electrode using ZnO piezoelectric thin film were prepared by FTS, in order to improve the crystallographic properties of ZnO thin films because the ZnO:Al thin film and ZnO thin films structure is equal each other. 희토류계 Erbium을 도핑한 ZnO 형광체의 발광특성 (Luminescent Properties of Er-Doped ZnO Phosphors)

  • Effects of doping concentration and annealing atmosphere on the luminescent properties of $Er^{3+}$ doped ZnO phosphor powders were investigated. Photoluminescence (PL) spectra of ZnO:Er exhibit an orange emission band at around 575 nm, while those of pure ZnO show a green emission at 520 nm. Emission difference between ZnO:Er and pure ZnO is attributed to the energy transfer of Er ions in ZnO. The highest PL intensity is obtained by doping 1 mol% Er to ZnO. Luminescent properties of ZnO:Er phosphors annealed at $N_2$+vacuum atmosphere are superior to those annealed at $N_2$ atmosphere.

  • Metal oxide semiconductor (MOS) based on spray-pyrolysis deposition technique has attracted large attention due to simple and low-cost processibility while preserving their intrinsic optical and electrical characteristics. However, their high process temperature limits practical applications. Here, we demonstrated the nc-ZnO/ZnO field-effect transistors (FETs) via spray-pyrolysis as incorporating ZnO nanocrystalline nanoparticles into typical ZnO precursor. The nc-ZnO/ZnO FETs exhibit good quality of electrical properties. Our experiments reveal that nc-ZnO in active layer enhance electrical characteristics.

Off-axis 고주파 마그네트론 스퍼터링법을 이용한 이종에피텍셜 ZnO 박막 성장 (Growth of Heteroepitaxial ZnO Thin Film by Off-axis RF Magnetron Sputtering)

  • Off-axis 고주파 마그네트론 스퍼터링법으로 사파이어(0001) 기판 위에 이종에피텍셜 ZnO 박막을 제조하였다. ZnO 박막의 결정성은 증착압력, RF power 그리고 기판온도의 공정조건 변화에 많은 영향을 받았으며, 스퍼터링된 입자의 적당한 kinetic energy와 기판표면에서의 표면이동도(surface mobility)가 조화를 이룰 때 결정성이 우수한 이종에피텍셜 박막을 을 얻을 수 있었다. 이종에피텍셜 ZnO 박막의 Photoluminescence(PL) 특성 측정 결과, 저온(17K)에서 약 3.36 eV의 자외선 영역 발광을 관찰할 수 있었으며, 상온에서도 3.28 eV의 자외선 영역 발광을 관찰할 수 있었다. ZnO 박막을 산소 분위기에서 열처리함에 따라 결정성은 향상되는 반면 자외선 영역의 발광은 급격히 감소하는 경향을 보였다.

  • The most Important research topic in the development of ZnO LED and LD is the production of p-type ZnO thin film that has minimal stress with outstanding stoichiometric ratio. In this study, Phosphorus diffused into the undoped ZnO thin films using the ampoule-tube method for the production of p-type znO thin films. The undoped ZnO thin films were deposited by RF magnetron sputtering system on $GaAs_{0.6}P_{0.4}$/GaP and Si wafers. 4N Phosphorus (P) was diffused into the undoped ZnO thin films in ampoule-tube which was performed and $630^{\circ}C$ during 3hr. We found the diffusion condition of the conductive ZnO films which had p-type properties with the highest mobility of above 532 $cm^2$/Vs compared with other studies PL spectra measured at 10K for the purpose of analyzing optical properties of p-type ZnO thin film showed strong PL intensity in the UV emission band around 365nm ~ 415nm and 365nm ~ 385nm.

씨앗층의 후-열처리가 산화아연 나노구조의 구조적 광학적 성질에 미치는 영향 (Effects of post-annealing ZnO seed layers on structural and optical properties of ZnO nanostructures)

  • ZnO nanostructures were grown by the hydrothermal method on ZnO seed layers post-heated in the range $350-500^{\circ}C$. The effects of the post-heated ZnO seed layers on the structural and optical properties of the ZnO nanostructures were investigated by scanning electron microscopy (SEM), X-ray diffraction (XRD) spectroscopy, and photoluminescence (PL) spectroscopy. The average grain sizes in the ZnO seed layers increased with increasing post-heating temperature, and nano-fibrous structures were observed on the surface of the ZnO seed layers post-heated at $450^{\circ}C$. The ZnO seed layers post-heated in the range $350-500^{\circ}C$ affected the residual stress, lattice distortion in the ZnO nanostructures and the intensity, positions, and full widths at half maximum of the 2-theta and PL peaks in the XRD and PL spectra for the ZnO nanostructures.
