Metal-Organic Chemical Vapor Deposition of $Pb(Zr_xTi_{1-x})O_3$ Thin Films for High-Density Ferroelectric Random Access Memory Application

  • The growth characteristics of metal-organic chemical vapor deposition (MOCVD) $Pb(Zr_xTi_{1-x})O_3 (PZT) thin films were investigated for the application of high-density ferroelectric random access memories (FRAM) devices beyond 64Mbit density. The supply control of Pb precursor plays the most critical role in order to achieve a reliable process for PZT thin film deposition. We have monitored the changes in the microstructure and electrical properties of films on increasing the Pb precursor supply into the reaction chamber. Under optimized conditions, $Ir/IrO_2/PZT(100nm)/Ir capacitor shows well-saturated hysteresis loops with a remanent polarization (Pr) of $~28{\mu}C/textrm{cm}^2$ and coercive voltage of 0.8V at 2.5V. Other issues such as step coverage, compositional uniformity and low temperature deposition was discussed in viewpoint of actual device application.

Single Crystalline InxGa1-xAs Nanowires on Si (111) via VLS Method (VLS 방법을 이용한 단결정 InxGa1-xAs 나노와이어 성장과 조성비 변화에 대한 특성측정)

  • Single crystalline $In_xGa_{1-x}As$ nanowires are grown on Si (111) substrate via Vapor-Liquid-Solid growth mode using metal-organic chemical vapor deposition. The ternary nanowires have been grown with various growth conditions and examined by electron microscopy. The alloy compositions of the nanowires has been investigated using Energy-dispersive X-ray spectroscopy. We have found that the composition gradient of the nanowire becomes larger with growth temperature and V/III ratio.

  • Let G be a graph with vertex set V(G) and edge set E(G), and let g, f be two nonnegative integer-valued functions defined on V(G) such that $g(x)\;{\leq}\;f(x)$ for every vertex x of V(G). We use $d_G(x)$ to denote the degree of a vertex x of G. A (g, f)-factor of G is a spanning subgraph F of G such that $g(x)\;{\leq}\;d_F(x)\;{\leq}\;f(x)$ for every vertex x of V(F). In particular, G is called a (g, f)-graph if G itself is a (g, f)-factor. A (g, f)-factorization of G is a partition of E(G) into edge-disjoint (g, f)-factors. Let F = {$F_1$, $F_2$, ..., $F_m$} be a factorization of G and H be a subgraph of G with mr edges. If $F_i$, $1\;{\leq}\;i\;{\leq}\;m$, has exactly r edges in common with H, we say that F is r-orthogonal to H. In this paper it is proved that every (0, mf - (m - 1)r)-graph has (0, f)-factorizations randomly r-orthogonal to any given subgraph with mr edges if $f(x)\;{\geq}\;3r\;-\;1$ for any $x\;{\in}\;V(G)$.

Processing Optimization of Seasoned Salmon Oncorhynchus keta Jerky Using Response Surface Methodology (반응표면분석법을 활용한 연어(Oncorhynchus keta) 육포의 제조공정 최적화)

  • This study was conducted to optimize the processing of seasoned salmon Oncorhynchus keta jerky (SSJ) using response surface methodology (RSM). For seasoning sauces-blending conditions of jerky using the RSM program, salt [X1, % (w/v)] and amino-basic material [X2, % (w/v)] were chosen as independent variables, and salinity (Y1) and amino-N (Y2) were chosen as dependent variables. The optimum conditions of X1 and X2 were 1.2% and 12.9%, respectively. To optimize drying conditions of seasoned salmon jerky using RSM program, soaking time (X1, min), drying temperature (X2, ℃) and drying time (X3, min) were chosen as independent variables, and moisture content (Y1), hardness (Y2) and overall acceptance (Y3) were chosen as dependent variables. Optimum conditions of X1, X2 and X3 were 183.0 min, 62.5℃ and 351.0 min, respectively. In the sensory evaluation, the scores for taste, flavor, and texture for of SSJ were higher than those for a commercial product. The results suggest that the developed seasoned salmon jerky can be industrialized.

  • This paper is concerned with the following Kirchhoff-Schrödinger-Poisson system $$\begin{cases} -(a+b{\displaystyle\smashmargin{2}\int\nolimits_{\mathbb{R}^3}}{\mid}{\nabla}u{\mid}^2dx){\Delta}u+V(x)u+{\mu}{\phi}u={\lambda}f(x){\mid}u{\mid}^{p-2}u+g(x){\mid}u{\mid}^{p-2}u,&{\text{ in }}{\mathbb{R}}^3,\\-{\Delta}{\phi}={\mu}{\mid}u{\mid}^2,&{\text{ in }}{\mathbb{R}}^3, \end{cases}$$ where a > 0, b, µ ≥ 0, p ∈ (1, 2), q ∈ [4, 6) and λ > 0 is a parameter. Under some suitable assumptions on V (x), f(x) and g(x), we prove that the above system has at least two different nontrivial solutions via the Ekeland's variational principle and the Mountain Pass Theorem in critical point theory. Some recent results from the literature are improved and extended.

A study on the growth and characteristics of $AgGaS_2$ single crystal thin film by hot wall epitaxy (HWE 방법에 의한 $AgGaS_2$단결정 박막성장과 특성에 관한 연구)

  • The stochiometric composition of $AgGaS_2$polycrystal source materials for the single crystal thin films were prepared from horizontal furnace. From the extrapolation method of X-ray diffraction patterns, it was found that the polycrystal $AgGaS_2$has tetragonal structure of which lattice constant $a_0\;and \;c_0$ were 5.756 $\AA$ and 10.305 $\AA$, respectively. $AgGaS_2$single crystal thin film was deposited on throughly etched GaAs(100) substrate from mixed crystal $AgGaS_2$by the Hot Wall Epitaxy (HWE) system. The source and substrate temperature were $590^{\circ}C$ and $440^{\circ}C$ respectively, and the growth rate of the single crystal thin films was about 0.5 $mu \textrm{m}$/h. The crystallinity of the grown single crystal thin films was investigated by the DCRC (double crystal X-ray diffraction rocking curve). The optical energy gaps were found to be 2.61 eV for $AgGaS_2$single crystal thin films at room temperature. The temperature dependence of the photocurrent peak energy is well explained by the Varshni equation, then the constants in the Varshni equation are given by${\Alpha};=;8.695{\times}10^{-4};eV/K,and;{\beta};=;332;K$. from the photocurrent spectra by illumination of polarized light of the $AgGaS_2$single crystal thin film, we have found that crystal field splitting $\Delta$Cr was 0.28 eV at 20 K. From the PL spectra at 20 K, the peaks corresponding to free and bound excitons and a broad emission band due to D-A pairs are identified. The binding energy of the free excitons are determined to be 0.2676 eV and 0.2430 eV and the dissociation energy of the bound excitons to be 0.4695 eV.

We obtain the existence of at least one nonconstant symmetric solution by applying an extension of Mawhin's continuation theorem due to Ge. Furthermore, an example is given to illustrate the results.

  • In this paper, we introduce metrics d, p and ${\mu}$ on a normed almost linear space (X, III.III). And we prove that above three metrics are equivalent if a normed almost linear space X has a basis and splits as X = W$_X$ + V$_X$.

Fabrication and Characteristics of Blue-Green and Green LEDs using ZnSSe:Te Active Layers

  • Blue-green and green LEDs have been successfully fabricated grown by MBE, which has introduced the $ZnS_ySe_{1-x-y}:Te_x$ (x=0.04, y~0.11-0.14) ternary epilayer as an active layer. From the I-V characteristics, the built-in voltage (~2.1 V) is very small compared to other wide bandgap LEDs, such as commercial InGaN-based LEDs (>3.2 V). From the C-V profiling, the effective carrier concentration in the p-type ZnMgSSe cladding layer was evaluated as ${\sim}2.8{\times}10^{16}\;cm^{-3}$ for the present LEDs.

Performance evaluation of WAVE communication systems under a high-speed driving condition in a highway (고속주행 환경에서의 WAVE 통신장치 성능분석)

  • In recent years, a variety of ITS services are available such as driving information, road conditions, V2X messages as well as navigation and traffic jams notification. The development of ITS services is accelerating by V2X communication technologies for high-speed vehicles. In this paper, WAVE communication devices based on the IEEE802.11p standard is introduced as a solution of V2X communication technologies. The H/W and S/W structures of the WAVE communication device and the characteristics of RF/antenna are described. The performance is evaluated in the test road by measuring throughput, PER and latency. The implemented WAVE communication device has 6~7 Mbps throughput with 10% PER at 1km coverage. The packet latency is less than 3ms for the whole test road. It is shown that the implemented WAVE technology is satisfactory to provide ITS services and Internet video-streaming services.
