In the field of the entire electronic component industry including mobile IT products, the importance of a versatile package with the multifunctional or high capacity memories is gradually increased. Multi Chip Package which has several chips in a single package is frequently used for that purpose. In MCP, epoxy adhesive films play a major role in adhesion between the chips or between chip and substrate. A series of silane coupling agents with a functional group such as epoxy, amine, mercaptan, and isocyanate were applied to the epoxy adhesives and material properties such as wettability and reliability of the adhesives were investigated. From the results, the silane coupling agent with an epoxy functional group showed highest wettability and peel strength in epoxy adhesive. For those reasons, it lead to a superior reliability in the epoxy adhesive against interfacial fracture behaviors through moisture resistance test.
In this study, an adhesive tape with water and impact resistance for mobile devices was developed using a UV-curable urethane acrylate based polymer as a substrate. The substrate fabricated by UV-curable materials shows hydrophobicity and poor wettability, which significantly deteriorates the interface-adhesions between the substrate and acrylic adhesive. In order to improve the interface adhesion, 3-glycidoxy-propyl trimethoxysilane (GPTMS), a silane coupling agent having epoxy functional groups, was selected and incorporated into UV-curable urethane acrylate based polymer resins in various contents. The changes of the chemical composition according to the contents of GPTMS was studied with Fourier-transform infrared spectroscopy (FT-IR), energy-dispersive X-ray spectroscopy (EDX) and X-ray photoelectron spectroscopy (XPS) to know the surface bonding properties. Also mechanical properties of the substrate were characterized by tensile strength, gel fraction and water contact angle measurements. The peel strengths at 180° and 90° were measured to compare the adhesion between the substrate and adhesive according to the silane coupling agent contents. The mechanical strength of the urethane acrylate adhesive tape decreased as the silane coupling agent increased, but the adhesion between the substrate and adhesives increased remarkably at an appropriate content of 0.5~1 wt%.
PURPOSE. The aim of this study was to evaluate the microshear bond strength (µSBS) of four computer-aided design/computer-aided manufacturing (CAD/CAM) blocks repaired with composite resin using three different surface treatment protocols. MATERIALS AND METHODS. Four different CAD/CAM blocks were used in this study: (1) flexible hybrid ceramic (FHC), (2) resin nanoceramic (RNC), (c) polymer infiltrated ceramic network (PICN) and (4) feldspar ceramic (FC). All groups were further divided into four subgroups according to surface treatment: control, hydrofluoric acid etching (HF), air-borne particle abrasion with aluminum oxide (AlO), and tribochemical silica coating (TSC). After surface treatments, silane was applied to half of the specimens. Then, a silane-containing universal adhesive was applied, and specimens were repaired with a composite, Next, µSBS test was performed. Additional specimens were examined with a contact profilometer and scanning electron microscopy. The data were analyzed with ANOVA and Tukey tests. RESULTS. The findings revealed that silane application yielded higher µSBS values (P<.05). All surface treatments were showed a significant increase in µSBS values compared to the control (P<.05). For FHC and RNC, the most influential treatments were AlO and TSC (P<.05). CONCLUSION. Surface treatment is mandatory when the silane is not preferred, but the best bond strength values were obtained with the combination of surface treatment and silane application. HF provides improved bond strength when the ceramic content of material increases, whereas AlO and TSC gives improved bond strength when the composite content of material increases.

The experimental research was conducted to evaluate the adhesive performance of surface finishing material with primer based on silane(primer). For this purpose, concrete specimens with compressive strength of 18, 30, 50 MPa were made and cured in water condition ($20{\pm}2^{\circ}C$) for 28 days. A primer was applied on the age of 28 days and evaluated according to based on the curing age of the surface finishing material. Moreover, the mortar specimen also made and tested as per KS F 4937 for compared with concrete-based test results. Test results indicated that the adhesive strength of specimens with primer exhibit similar than that of specimens without primer. Also, the adhesive performance improved with increasing in curing age and compressive strength. The correlation between compressive and adhesive strength of mortar and concrete specimens showed similar trend. It was noted that there is no significant effects of primer on adhesive performance of surface finishing material, thus use of primer has superior potential for solving durability problem of concrete slab surface.
This study analyzed the influence of dental adhesive/primer on the bond strength between indirect resin composite and the resin cement. Seventy disc specimens of indirect resin composite (Tescera Dentin, Bisco) were fabricated. And bonding area of all specimens were sandblasted and silane treated for one minute. The resin cements were used with or without application of adhesive/primer to bonding area of indirect resin restoration, Variolink-II (Ivoclar-Vivadent) : Exite DSC, Panavia-F (Kuraray) : ED-Primer, RelyX Unicorn (3M ESPE) Single- Bond, Duolink (Risco) : One-step, Mulitlink (Ivoclar-Vivadent) : Multilinh Primer. Shear bond strength was measured by Instron universal testing machine. Adhesive application improved shear bond strength (p<0.05) But Variolink II and Panavia-F showed no statistically significant difference according to the adhesive application. With the above results, when resin inlay is luted by resin cement it seems that application of dental adhesive/primer is necessary in order to improve the bond strength.
Statement of problem. Resin cements are widely used in adhesive dentistry specially on all ceramic restorations. It is needed to find out adequate bonding strength between different porcelain surface treatments, commercially available porcelains, and different resin cement systems. Purpose. The purpose of this study was to evaluate shear bond strength of resin cements bonded to porcelains in three different modalities; 5 different porcelain surface treatments, 3 different resin cement systems and 3 different commercially available pressable porcelains. Material and Method. This study consisted of 3 parts. Part I examined the effect of five different surface treatments on the pressable porcelain. Fifty discs (5 mm in diameter and 3 mm in height) of Authentic porcelain were randomly divided into 5 groups (n = 10). The specimens were sanded with 320 grit SiC paper followed by 600 grit SiC paper. The specimens were treated as follow: Group 1-Sandblasting (aluminum oxide) only, Group 2 - sandblasting/ silane, Group 3 - sandblasting/ acid etching/ silane, Group 4 - acid etching only, Group 5 - acid etching/ silane. Part II examined the shear bond strength of 3 different resin cement systems (Duolink, Variolink II, Rely X ARC) on acid etching/ silane treated Authentic pressable porcelain. Part 3 examined the shear bond strength of Duolink resin cement on 3 different pressable porcelains (Authentic, Empress I, Finesse). All cemented specimens were stored in distilled water for 2 hours and tested with Ultradent shear bond strength test jig under Universal Instron machine until fracture. An analysis of variance(ANOVA) test was used to evaluate differences in shear bond strength. Result. The shear bond strength test resulted in the following: (1) Acid etched porcelains recorded greater shear bond strength values to the sandblasted porcelains. (2) Silane treated porcelains recorded greater shear bond strength values to non-silane treated porcelains. (3) There was no significant difference between sandblasting/ acid etching/ silane treated and acid etching/ silane treated porcelains. However those values were much higher than other three groups. (4) The shear bond strength with Variolink II was lower than the value of Duolink or Rely X ARC. (5) The shear bond strength of Finesse was lower than the value of Authentic or Empress I.

Tungsten silicied (WSix) has been widely used for interconnection line to improve the speed and reliability of devices. It is known that WSix formed by silane reduction has poor step coverage and poor adhesion. In this research, WSix by dichlorosilane reduction showed excellent adhesion in cellophane adhesive tape test, and improved step coverage by two times. The crystal structure of the as-deposited WSix film by silane reduction was transformed from the hexagonal to the tetragonal structure during annealing treatment, while that by dichlorosilane reduction kept the stable tetragonal structure. The fluorine concentration in the WSix film by dichlorosilane was lower than that by silane.
The effect of inlay surface treatment on bonding was investigated when resin inlay was bonded to resin-modified glass-ionomer base with resin cement. For the preparation of glass-ionomer base, resin-modified glass-ionomer cement (Fuji II LC, GC Co., Japan) was filled in class I cavities of 7mm in diameter and 2mm in depth made in plastic molds. Eighty eight resin inlay specimens were made with Charisma$^{(R)}$ (Kulzer, Germany) and then randomly assigned to the four different surface treatment conditions: Group I, $50{\mu}m$ aluminium oxide sandblasting and silane treatment ; Group II, silane treatment alone ; Group III, sandblasting alone, and Group IV (control), no surface treatment. After a dentin bonding agent with primer (One-Step$^{TM}$, Bisco Inc., IL., U.S.A.) was applied to bonding surface of resin inlay and base, resin inlay were cemented to glass-ionomer base with a resin cement (Choice$^{TM}$, Bisco Inc., IL., U.S.A.). Shear bond strengths of each specimens were measured using Instron universal testing machine (4202 Instron, lnstron Co., U.S.A.) and fractured surfaces were examined under the stereoscope. Statistical analysis was done with one-way ANOVA and Dunkan's multiple range test. The results were as follows: 1. Sandblasting and silane treatment provided the greatest bond strength(10.56${\pm}$1.95 MPa), and showed a significantly greater bond strength than sandblasting alone or no treatment (p<0.05). 2. Silane treatment provided a significantly greater bond strength(9.77${\pm}$2.04 MPa) than sandblasting alone or no treatment (p<0.05). However, there was no significant difference in bond strength between sandblasting treatment and silane one (p>0.05). 3. Sandblasting alone provided no significant difference in bond strength from no treatment (p>0.05). 4. Stereoscopic examination of fractured surface showed that sandblasting and silane treatment or silane treatment alone had more cohesive failure mode than adhesive failure mode. 5. In relationship between shear bond strength and failure mode, cohesive failure occurred more frequently as bond strength increased.
PURPOSE. To evaluate the effect of various surface treatments on the surface structure and shear bond strength (SBS) of different ceramics. MATERIALS AND METHODS. 288 specimens (lithium-disilicate, leucite-reinforced, and glass infiltrated zirconia) were first divided into two groups according to the resin cement used, and were later divided into four groups according to the given surface treatments: G1 (hydrofluoric acid (HF)+silane), G2 (silane alone-no heat-treatment), G3 (silane alone-then dried with $60^{\circ}C$ heat-treatment), and G4 (silane alonethen dried with $100^{\circ}C$ heat-treatment). Two different adhesive luting systems were applied onto the ceramic discs in all groups. SBS (in MPa) was calculated from the failure load per bonded area (in $N/mm^2$). Subsequently, one specimen from each group was prepared for SEM evaluation of the separated-resin-ceramic interface. RESULTS. SBS values of G1 were significantly higher than those of the other groups in the lithium disilicate ceramic and leucite reinforced ceramic, and the SBS values of G4 and G1 were significantly higher than those of G2 and G3 in glass infiltrated zirconia. The three-way ANOVA revealed that the SBS values were significantly affected by the type of resin cement (P<.001). FIN ceramics had the highest rate of cohesive failure on the ceramic surfaces than other ceramic groups. AFM images showed that the surface treatment groups exhibited similar topographies, except the group treated with HF. CONCLUSION. The heat treatment was not sufficient to achieve high SBS values as compared with HF acid etching. The surface topography of ceramics was affected by surface treatments.
It was investigated that the effect of surface modification and concentration of fumed silica on the adhesion properties and thermal stability of 2-EHA/AA pressure sensitive adhesive (PSAs) prepared by UV irradiation. The influence of repeating units of crosslinking agent on PSAs were also studied. From SEM analysis, PSAs synthesized with surface modified silica had finer dispersion of silica particles in polymer matrix due to the interfacial interaction. Results of the study showed that increase in tack and peel strength when under 0.3 wt% of silane treated silica were added in the reaction mixture. The addition of PEGDMA for crosslinking agent offers positive effect on adhesion properties in comparison with PSAs using EGDMA for crosslinker, which may be attributed to high mobility of ethylene oxide repeating units in PEGDMA. From the thermal degradation residue of PSAs, it was revealed that thermal stability was improved with silica addition due to the strong interfacial bonding between silane modified silica and polymer matrix, which may act as a thermal barriers into 2-EHA/AA PSAs.
