Electrical Characteristics of Novel LIGBT with p Channel Gate and p+ Ring at Reverse Channel Structure (p+링과 p 채널 게이트를 갖는 역채널 LIGBT의 전기적인 특성)

  • lateral insulated gate bipolar transistors(LIGBTs) are extensively used in high voltage power IC application due to their low forward voltage drops. One of the main disadvantages of the LIGBT is its scow switching speed when compared to the LDMOSFET. And the LIGBT with reverse channel structure is lower current capability than the conventional LIGBT at the forward conduction mode. In this paper, the LIGBT which included p+ ring and p-channel gate is presented at the reverie channel structure. The presented LIGBT structure is proposed to suppress the latch up, efficiently and to improve the turn off time. It is shown to improve the current capability too. It is verified 2-D simulator, MEDICI. It is shown that the latch up current of new LIGBT is 10 times than that of the conventional LIGBT Additionally, it is shown that the turn off characteristics of the proposed LIGBT is i times than that of the conventional LIGBT. It is net presented the tail current of turn off characteristics at the proposed structure. And the presented LIGBT is not n+ buffer layer because it includes p channel gate and p+ ring.

Study on Retardation Value of Fringe-Field Driven Homogeneously Aligned Nematic Liquid Crystal Cell using Liquid Crystals with Positive Dielectric Anisotropy (유전율 이방성이 양인 액정을 이용한 Fringe-Field Driven 수평 배향셀의 위상지연값 연구)

  • We have studied the optimal phase retardation value of a homogeneously aligned liquid crystal (LC) driven by fringe-field when using the LC with positive dielectric anisotropy. In general, the transmittance of a homogeneous aligned LC cell under crossed polarizer is maximum when a twist angle of LC by in-plane rotation is 45$^{\circ}$ with polarizer and the cell retardation becomes λ/2. However, the device using the LC with positive dielectric anisotropy does not follow this since the degree of rotation of the LC is dependent on electrode position and in addition the LCs tilt up along the fringe-field. At the center of common and pixel electrode, the LC is most twisted around a middle position of a cell whereas at the edge position of pixel electrode, the LC is most twisted near bottom surface of a cell. Consequently, the optimal phase retardation of the device becomes much larger than λ/2 and the transmittance can be described using the combination of the in-plane switching and twisted nematic mode.

  • A study on an integrated single stage AC/DC converter is presented in this paper. The input current can be controlled by the auxiliary winding($L_{aux}$), auxiliary primary winding($N_3$), and the boost inductor($L_B$) which are designed to operate in discontinuous conduction mode(DCM) to reduced the total harmonic distortion(THD) of input current. The auxiliary primary winding($N_3$) is critically selected in order to compress the input capacitor voltage($V_{in}$) as well as to reduce the current stress of the switch(Q). Low total harmonic distortion(THD), low input voltage($V_{in}$) in universal input voltage($V_{AC}$), low current stress at the switching device and high efficiency are the main consideration keys in this design to achieve high performance system with low cost of single stage AC/DC converter. A 30W single stage AC/DC prototype converter is under study.

Polymeric digital optical switch based on photobleached waveguides (광표백 폴리머 광도파로를 이용한 디지탈 광스위치)

  • An electro-optic polymer digital optical switch was fabricated by using a photobleached waveguide and a self-aligned electrode. It features wavelength insensitive operation, fabrication tolerance and flexible design. And its possible advantages include low coupling losses to the fibers and wide bandwidths. For improving its switching performance, the guided mode profiles of the photobleached waveguides were controlled by photobleaching times to achieve optimized coupling in the branch. And the self-aligned electrode was employed to achieve both efficient overlap of the optical and electric fields and easy introduction of the adiabatically tapered electrodes. The measured crosstalks were better than -21dB at 1.32 ${\mu}{\textrm}{m}$ and 1.55 ${\mu}{\textrm}{m}$, and the extinction ratios of each output port were also more than 20 dB.

  • An experimental study was carried out on the recovery of ammonium lactate from simulated fermentation brothby desalting electrodialysis (DSED). All experiments, using AM-1 and CM-1 membranes, were operated in a constant current and a subsequent constant-voltage mode, and the switching point was determined based on the previous results. The effects of operating conditions such as operating current, initial feed concentration, and initial feed pH were investigated. Increased operating current resulted in a decreased operating time but an increased energy consumption per unit amount of ammonium lactate recovered. As the initial feed concentration was increased, the operating time increased while energy consumption decreased. The operating time and energy consumption slightly decreased as the initial feed pH was increased up to 6.0. However, no significant influences on the recovery of ammonium lactate were observed over 6.0. The rejections of acetate, glucose, and proteins were $10\%,\;93\%,\;and\;98\%$, respectively. Sulfate was not rejected at all.

  • The objectives of this research are development of guidance, navigation and control system for RUAV on virtual instrumentation and real flight test. For this research, the system is divided to DAQ (data acquisition) section, actuator section and controller section. And the hardware and software on each sections are realized on LabVIEW base. Waypoint guidance and control of auto flight are realized using PID gain tuning and waypoint vector tracking guidance algorism. For safe flight test, auto/manual switching module isolated from FCS (Flight Control System) is developed. By using the switch module, swift mode change was achieved during emergency flight case. Consequently, a meter level error of flight performance is achieved.

Hot-carrier effects in sub-micron scaled buried-channel P-MOSFETs (Sub-micron 규모의 메몰 채널(buried-channel)P-MOSFETs에서의 핫-캐리어 현상)

  • The size of a device needs to scale down to increase its integrity and speed. As the size of the device is reduced, the hot-carrier degradation that severely effects on device reliabilty is concerned. In this paper, sub-micron buried-channel P-MOSFETs were fabircated, and the hot-carrier effects were invetigated. Also the hot-carrier effect in the buired-channel P-MOSFETs and the surface-channel P-MOSFETs were compared with simulation programs using SUPREM-4 and MINIMOS-4. This paper showed that the electric characteristics of sub-micron P-MOSFET are different from those of N-MOSFET. Also it showed that the punchthrough voltage ( $V_{pt}$ ) was abruptly drop after applying the stress and became almost 0V when the channel lengths were shorter than 0.6.mu.m. The lower punchthrough voltage causes the device to operte poorly by the deterioration of cut-off characteries in the switching mode. We can conclude that the buried channel P-MOSFET for CMOS circuits has a limit of the channel length to be around 0.6.mu.m.

Transflective liquid crystal display with single cell gap and simple structure

  • This work reports the simple fabrication of the single cell gap transflective liquid crystal display (LCD) using wire grid polarizer. The nano sized wire grid polarizer was patterned on common electrode itself, on the reflective part of FFS (Fringe field switching) mode whereas the common electrode was unpatterned at transmissive part. However, this structure didn't show single gamma curve, so we further improved the device by patterning the common electrode at transmissive part. As a result, V-T curve of proposed structure shows single gamma curve. Such a device structure is free from in-cell retarder, compensation film and reflector and furthermore it is very thin and easy to fabricate.

  • This paper presents system modeling, modified space vector PWM implementation and design of a closed loop controller of the Z-source inverter which consists of L and C components and shoot-through zero vectors for DGS. Zero vector periods of SVPWM utilized to boost DC-link voltage instead of conventional DC/DC converter and transformer. Only two shoot-through vut(nn are used for DC link voltage control during one switching period without loss of non-zero vectors. Discrete time sliding mode controller, robust servomechanism controller are designed to realize fast and no-overshoot current response and a steady state voltage error. Simulation results are shows the effectiveness of the proposed algorithm.

A Study on Transmission Performance for Optical NRZ Transmitters (광 NRZ 송신기의 전송 특성에 관한 연구)

  • This paper presents a theoretical study of transmission performance for an optical NRZ (nonreturn-to-zero) transmitter employed a Mach-Zehnder modulator. Especially, we have investigated the effects of the ${\alpha}$-parameters that represents the chirps and the driving voltage ratios(=driving voltage/switching voltage) of Mach-Zehnder modulators for transmitting 25Gbps optical NRZ signals at a wavelength of 1550nm without any dispersion compensation methods over single mode fiber. By optimizing the negative values of ${\alpha}$-parameters for the dispersion tolerance with the change of driving voltage ratios, it has been tested whether the transmission performance has improved. We have verified the improvement by the BERs and the optical eye diagrams.
