A new approach to improving the electrical characteristics and optical response of a polysilicon-based metal-semiconductor-metal (MSM) photodetector is proposed. To understand the cause of current restriction in the MSM photodetector, modified trap mechanisms are suggested, which include interfacial electron traps at the metal/polysilicon interface and silicon dangling bonds between silicon crystallite grains. Those traps were passivated using hydrogen ion implantation with subsequent post-annealing. Photodetectors that were ion-implanted under optima conditions exhibited improved photoconductivity and reduced dark current instability, implying that the hydrogen bonds in the polysilicon influence the simultaneous decreases in the density of dangling bonds at grain boundaries and the trapped positive charges at the contact interface.
A polysilicon-based metal-semiconductor-metal (MSM) photodetector was fabricated by means of our new methods. Its photoresponse characteristics were analyzed to see if it could be applied to a sensor system. The processes on which this study focused were an alloy-annealing process to form metal-polysilicon contacts, a post-annealing process for better light absorption of as-deposited polysilicon, and a passivation process for lowering defect density in polysilicon. When the alloy annealing was achieved at about $400^{\circ}C$, metal-polysilicon Schottky contacts sustained a stable potential barrier, decreasing the dark current. For better surface morphology of polysilicon, rapid thermal annealing (RTA) or furnace annealing at around $900^{\circ}C$ was suitable as a post-annealing process, because it supplied polysilicon layers with a smoother surface and a proper grain size for photon absorption. For the passivation of defects in polysilicon, hydrogen-ion implantation was chosen, because it is easy to implant hydrogen into the polysilicon. MSM photodetectors based on the suggested processes showed a higher sensitivity for photocurrent detection and a stable Schottky contact barrier to lower the dark current and are therefore applicable to sensor systems.
A metal-semiconductor-metal (MSM) ultraviolet (UV) photodetector (PD) is proposed as an effective UV sensing device for integration with a GaN n-channel MISFET on auto-doped p-type GaN grown on a silicon substrate. Due to the high hole barrier of the metal-p-GaN contact, the dark current density of the fabricated MSM PD was less than $3\;nA/cm^2$ at a bias of up to 5 V. Meanwhile, the UV/visible rejection ratio was 400 and the cutoff wavelength of the spectral responsivity was 365 nm. However, the UV/visible ratio was limited by the sub-bandgap response, which was attributed to defectrelated deep traps in the p-GaN layer of the MSM PD. In conclusion, an MSM PD has a high process compatibility with the n-channel GaN Schottky barrier MISFET fabrication process and epitaxy on a silicon substrate.
Grain boundaries play a major role in determining device performance, particularly of polysilicon-based photodetectors. Through the post-annealing of as-deposited polysilicon and then, the analysis of electric behavior for a metal-polysilicon-metal (MSM) photodetector, we were able to identify the influence of grain boundaries. A modified model of polysilicon grain boundaries in the MSM structure is presented, which uses a crystalline-interfacial layer-SiOx layer- interfacial layer-crystalline system that is similar to the Si-SiO2 system in MOS device. Hydrogen passivation was achieved through a hydrogen ion implantation process and was used to passivate the defects at both interfacial layers. The thin SiOx layer at the grain boundary can enhance the photosensitivity of an MSM photodetector by decreasing the dark current and increasing the light absorption.
본 연구에서는 $Ga_2O_3$ 박막의 구조적 특성과 Ti/Au 전극을 증착하여 제작된 metal-semiconductor-metal (MSM) photodetector 소자의 광학적, 전기적 특성에 대해 연구하였다. 유기 금속 화학 증착법(metal organic chemical vapor deposition, MOCVD)을 이용해 서로 다른 온도에서 $Ga_2O_3$ 박막을 성장하였다. 성장온도에 따라 $Ga_2O_3$의 결정상이 ${\varepsilon}$-상에서 ${\beta}$-상으로 변화하는 것을 확인할 수 있었다. X-선 회절 분석(X-ray diffraction, XRD) 결과로 ${\varepsilon}-Ga_2O_3$의 결정구조를 확인하였고, 주사 전자 현미경(scanning electron microscopy, SEM) 이미지로 결정구조의 형성 메커니즘에 대해 논의하였다. 음극선 발광(Cathode luminescence, CL) 측정으로 $Ga_2O_3$의 발광성 천이에 관여하는 에너지 준위의 형성 원인에 대해 논의하였다. 제작된 MSM photodetector 소자의 외부 광에 대한 전류-전압 특성과 시간 의존성 on/off 광 응답 특성을 통해 ${\varepsilon}-Ga_2O_3$로 제작한 photodetector는 가시광보다 266 nm UV 파장 영역에서 훨씬 뛰어난 광전류 특성을 보이는 것을 확인하였다.
다결정 실리콘으로 구성된 금속-반도체-금속(MSM) 구조의 광검출기의 광 응답 특성을 개선시키기 위해 중수소를 사용한 후속 공정을 행하였다. 다결정 실리콘 내 중수소 결합 형성 방법에 따른 광검출기의 특성 변화를 전기적 측정을 통해 비교하였다. 광검출기는 Schottky 접합 특성을 갖기 위해 Al/Ti 전극 금속이 사용되었다. 본 연구에서는 광 흡수 영역인 다결정 실리콘 내에 중수소 결합을 형성시켜 다결정 실리콘 내에 존재하는 결함을 효과적으로 passivation하여 결함밀도를 감소시키고자 한다. 후속 중수소 공정으로는 열처리 확산 방법과 이온 주입 방법을 각각 사용하였다. 중수소 열처리 확산 방법을 통해서 중수소는 다결정 실리콘의 표면 근처에 대부분 존재하였다. 다결정 실리콘의 표면은 광 흡수가 일어나는 부분이므로 중수소의 결합을 통해 광 응답 특성이 개선됨을 확인하였다. 중수소 이온 주입 방법을 통해서는 중수소를 다결정 실리콘 내부로 쉽게 분포시킬 수 있지만 다결정 실리콘 표면 근처에 결함을 만들 수 있어 광 응답 특성을 저하시키는 원인이 되었다.
본 연구에서는 radio frequency (RF)-스퍼터링을 이용하여 SiC 기판 위에 Ga2O3 박막을 증착하여 Metal-Semiconductor-Metal (MSM) UV photodetector (PD)를 제작하였고, 산소 후열처리에 따른 PD 성능을 연구하였다. 산소 후열처리된 Ga2O3 박막은 외부 광에 대한 전류의 상당한 증가와 시간 의존성 on/off 광 응답 특성에서 측정된 감소시간이 1.21, 1.12 s로 후열처리를 하지 않은 박막의 감소시간인 1.34, 3.01 s 보다 더 빠른 반응을 보여주었다. 이러한 특성은 산소 후열처리 후의 산소 공공 및 결함 분포 변화에 기인한다. 우리의 연구 결과는 산소 후열처리가 PD 성능 향상에 영향을 미칠 수 있다는 것을 확인하였다.

The interdigitated germanium (Ge) meta-lsemiconductor-metal (MSM) photodetectors (PDs) with and without an $SiO_2$ anti-reflection (AR) layer was fabricated, and the effect of $SiO_2$ AR layer on their optoelectronic response properties were investigated in detail. The lowest reflectance of 15.6% at the wavelength of 1550 nm was obtained with a $SiO_2$ AR layer with a thickness of 260 nm, which was in a good agreement with theoretically calculated film thickness for minimizing the reflection of Ge surface. The Ge MSM PD with 260 nm-thick $SiO_2$ AR layer exhibited enhanced device performance with the maximum values of responsivity of 0.65 A/W, the quantum efficiency of 52.2%, and the detectivity of $2.49{\times}10^9cm\;Hz^{0.5}W^{-1}$ under the light illumination with a wavelength of 1550 nm. Moreover, time-dependent switching analysis of Ge MSM PD with 260 nm- thick $SiO_2$ AR layer showed highest on/off ratio with excellent stability and reproducibility. All this investigation implies that 260 nm-thick $SiO_2$ AR layer, which is effective in the reduction in the reflection of Ge surface, has a great potential for Ge based optoelectronic devices.
This study investigated the effects of the post annealing temperatures on the electrical and interfacial properties of a metal-semiconductor-metal photodetector(MSM-PD) device. The interdigitate type MSM-PD devices had the structure Al(500 nm) / Ti(200 nm) / poly-Si(500 nm). Structural analyses of the MSM-PD devices were performed by employing X-ray diffraction(XRD), scanning electron microscopy(SEM) and transmission electron microscope(TEM). Electrical characteristics of the MSM-PD were also examined using current-voltage(I-V) measurements. The optimal post annealing condition for the Schottky contact of MSM-PD devices are $350^{\circ}C$-30minutes. However, as the annealing temperature and time are increased, electrical characteristics of MSM-PD device are degraded. Especially, for the annealing conditions of $400^{\circ}C$-180minutes and $500^{\circ}C$-30minutes, the I-V measurement itself was impossible. These results are closely related to the solid phase reactions at the interface of MSM-PD device, which result in the formation of intermetallic compounds such as $Al_3Ti$ and $Ti_7Al_5Si_{12}$.
유기금속 화학 증착 방법(MOCVD)을 사용하여 Si 기판 위에 Ga2O3 박막들을 다양한 성장 온도에서 형성하였다. 성장 온도 500℃와 550℃에서 성장한 Ga2O3 박막들은 매우 깨끗하고 평평한 표면 상태를 보였으며, 결정구조는 비정 질 상태임을 확인할 수 있었다. 성장한 박막들의 열처리 효과를 확인하기 위하여 각각의 박막들은 900℃ 온도에서 10분간 열처리를 수행하였다. 성장 온도 500℃와 550℃에서 성장한 박막들은 초기의 평평한 표면 상태는 그대로 유지하면서 결정 구조가 비정질에서 다결정으로 변한 것을 확인할 수 있었다. 쇼트키 다이오드를 제작하기 위한 박막으로는 550℃에서 성장한 박막을 선택하였는데, 이는 소자의 제작 및 성능을 향상하기 위해서는 평평한 표면 위에서의 공정이 필수적이기 때문이다. 또한, 열처리 효과를 확인하기 위하여 900℃에서 열처리를 실시한 박막을 이용하여 동일한 형태의 쇼트키 다이오드를 제작하여 특성을 비교하였다. 또한 박막의 광소자로의 응용 가능성을 확인하기 위하여 MSM(metal-semiconductor-metal) 광검출기를 제작한 결과 266 nm 자외선 파장의 빛에 대응하는 광전류(동작 전압 10 V)는 암전류 대비 약 5.32배 증가함을 보이는 것을 확인하였다.
