Analysis of Electrical Characteristics of Shield Gate Power MOSFET for Low on Resistance (차폐형 게이트 구조를 갖는 전력 MOSFET의 전기적 특성 분석에 관한 연구)

  • This research was about shielded trench gate power MOSFET for low voltage and high speed. We used T-CAD tool and carried out process and device simulation for exracting design and process parameters. The exracted parameters was used to design shieled and conventional trench gate power MOSFET. And The electrical characteristics of shieled and conventional trench gate power MOSFET were compared and analyzed for their power device applications. As a result of analyzing electrical characteristics, the recorded breakdown voltages of both devices were around 120 V. The electric distributions of shielded and conventional trench gate power MOSFET was different. But due to the low voltage level, the breakdown voltage was almost same. And the other hand, the threshold voltage characteristics of shielded trench gate power MOSFET was superior to convention trench gate power MOSFET. In terms of on resistance characteristics, we obtained optimal oxied thickness of $3{\mu}m$.

Leveling-Off of the Resistance at Low Temperatures in Granular In/InO$_x$ Thin Films

  • We observed leveling-off of the resistance in granular In/InO$_x$ thin films in the zero-temperature limit. The temperature T$_b$ at which the leveling-off appears gets larger as the sheet resistance R$_n$ increases. This is consistent with the concept that the leveling-off of the resistance is due to the dissipation of the bosonic phase and that the dissipation is enhanced as the resistance increases. The magnetic field dependence of the saturated resistance R$_b$ at low temperatures fits the modified square-root cusp-like form R$_b$/R$_n$=α exp[-b(B/B$_c$-1)$^{-1/2}$] for the magnetic field in the range B$_c$$_f$ where B$_c$ is the onset magnetic field of the resistance leveling-off. α and b are constants of order 1. For B>B$_f$ tansport properties are described by the theory of the fermi insulator. From the results, we attribute the leveling-off to the dissipative quantum tunneling of vortices, which supports the models predicting the vortex-motion-induced insulating phase related with the concept like"dirty boson" [1]l and "hose metal" [2].

  • The frequency dependent input resistance observed in RF MOSFETs is analyzed in detail by deriving pole and zero frequency equations from a simplified input equivalent circuit. Using this theoretical analysis, we find that the reduction effect of the input resistance in the low frequency region arises from the channel resistance between source and pinch-off region in the saturation region. This channel resistance effect on the low frequency reduction of the input resistance is physically validated by performing small-signal equivalent circuit modeling with varying the channel resistance.

Concept Analysis for Psychological Insulin Resistance in Korean People with Diabetes (심리적 인슐린저항성 개념분석)

  • Purpose: The purpose of this study was to define the concept for psychological insulin resistance in the Korean population with diabetes. Methods: The Hybrid model was used to perform the concept analysis of psychological insulin resistance. Results from both the theoretical review with 26 studies and a field study including 19 participants with diabetes were included in final process. Results: The preceding factors of psychological insulin resistance were uncontrolled blood glucose and change in daily life. The concept of psychological insulin resistance was found to have three categories with 8 attributes such as emotional factors (negative feeling), cognitive factors (low awareness and knowledge, low confidence for self-injection) and supportive factors (economic burden, dependency life, embarrassing, feeling about supporters, feeling of trust in, vs mistrust of health care providers). The 8 attributes included 30 indicators. Conclusion: The psychological insulin resistance of population with diabetes in Korea was defined as a complex phenomenon associated with insulin therapy that can be affected by emotional factors, cognitive factors, and supportive relational factors. Based on the results, a tool for measuring psychological insulin resistance of Koreans with diabetes and effective programs for enhancing insulin adherence should be developed in future studies.

Study on the Cold Formability of Drawn Non-heat Treated Steels (신선 가공된 열처리 생략강의 냉간 성형성에 대한 연구)

  • Non-heat treated steels are attractive in the steel-wire industry since the spheroidization and quenching-tempering treatment are not involved during the processing. However, non-heat treated steels should satisfy high strength and good formability without performing heat treatment. Therefore, it is important to investigate optimum materials showing a good combination of strength and formability after the drawing process. In this study, three different steels such as dual phase steel, low-Si steel, and ultra low carbon bainitic steel were used to study their mechanical properties and the cold formability. The cold formability of three steels was investigated by estimating the deformation resistance and the forming limit. The deformation resistance was estimated by calculating the deformation energy, and the forming limit was evaluated by measuring the critical strain revealing crack initiation at the notch tip of the specimens. The results showed that deformation resistance was the lowest in the low-Si steel, and the forming limit strains of ultra low carbon bainitic steel and low-Si steel were higher than that of commercial SWRCH45F steel.

Study on the characteristic of high precision thin film resistor

  • The characteristic of thin film resistor with low TCR( temperature coefficient of resistance ) and high precision are studied. The thin film resistor for 1/4W was fabricated and characteristic of these resistors was investigated. The fabricated device had the thickness of $2.48{\leqq}$ and the resistivity of $0.27{\omega}mm$. The electrical characteristic was evaluated by HP 4339B and 4284A instruments with HP l6339A. The profile of trimmed structure was also measured by non contact interferometer. The change of resistance and TCR increased with increasing roughness and resistance. To reduce the effect of stress annealing treatment was performed in the range of 563 to 623 K after trimming. The characteristic was improved after annealing. It is expected the fabricated device can be useful for high precision and low TCR. Fabricated thin film resistor has average deviation of resistance less than $0.35{\%}$ and TCR within 60.60ppm/K.

A Study on the Factors Affecting Cake Filtration (케이크 여과에 영향을 미치는 요인에 관한 연구)

  • This study was carried out to investigate the change of average specific resistance according to filtration pressure, suspension concentration and filters for study phenomena occurring in cake filtration. As the results of this study, the following conclusions were obtained. It was estimated that the average specific resistance of filtration Was decreased in proportion to decreased of filtration pressure. But in very pressure, average specific resistance was increased. The average specific resistance value on filter medium by various pressure was showed as same trends under constant suspension concentration. This phenomenon was though that a carrain amount of fine particles in the cake was found to migrate throught the cake in the case of very thin at very low pressure. In relation to the change of suspension concentration, average specific resistance value become low according to decreased in supension concentration.

  • One of factors that affect combustion in the cylinder of the engine is to keep a greater energy in the ignition system to minimize pollutant emissions and to increase its performance of the low temperature. This paper reviews theoretically the state and input variables of the ignition system from the state transition equation. Effects on characteristics of the system such as primary current, secondary available voltage and spark duration by reducing the pre-resistance from 3.5 to 0 ohm in 12V system is experimentally investigated when the ignition coil has a primary resistance of 1.5 ohms ad the dwell angle of the breaker point is 43.2 degrees (0.75 radian). Advantages and limitations for using the low resistance of the primary circuit are also presented to optimize the performance of the ignition system with the breaker point.

Impact Damage Behavior in Filament Wound Composite Pressure Vessel

  • The goals of the paper are to understand the impact damage behavior and identify the effect of surface protective materials on impact resistance in filament wound composite pressure vessels. For these, a series of low velocity impact tests was performed on specimens cutting from the full scale pressure vessel by the instrumented impact testing machine. The specimens are classified into two types, which are with and without surface protective material. The visualization for impact damage by two different impactors is made by metallurgical microscope. Based on the impact force history and damage, the impact resistance parameters were employed,rod its validity in identifying the damage resistance of filament wound composite pressure vessel was reviewed. As the results, the impact resistance of the filament wound composites and its dependency on the surface protective material were evaluated quantitatively
