고 전력 DMOSFET 응용을 위한 트렌치 게이트 형성에 관한 연구 (A Study on the Formation of Trench Gate for High Power DMOSFET Applications)

  • In this study, the etched trench properties including cross-sectional profile, surface roughness, and crystalline defects were investigated depending on the various silicon etching and additive gases, For the case of HBr$He-O_2SiF_4$ trench etching gas mixtures, the excellent trench profile and minimum defects in the silicon trench were achieved. Due to the residual oxide film grown by the additive oxygen gas, which acts as a protective layer during trench etching, the undercut and defects generation in the trench were suppressed. To improve the electrical characteristics of trench gate, the hydrogen annealing process after trench etching was also adopted. Through the hydrogen annealing, the trench corners might be rounded by the silicon atomic migration at the trench corners having high potential. The rounded trench corner can afford to reduce the gate electric field and grow a uniform gate oxide. As a result, dielectric strength and TDDB characteristics of the hydrogen annealed trench gate oxide were remarkably increased compared to the non-hydrogen annealed one.

Application of CFD model for passive autocatalytic recombiners to formulate an empirical correlation for integral containment analysis

  • Hydrogen mitigation using Passive Autocatalytic Recombiners (PARs) has been widely accepted methodology inside reactor containment of accident struck Nuclear Power Plants. They reduce hydrogen concentration inside reactor containment by recombining it with oxygen from containment air on catalyst surfaces at ambient temperatures. Exothermic heat of reaction drives the product steam upwards, establishing natural convection around PAR, thus invoking homogenisation inside containment. CFD models resolving individual catalyst plate channels of PAR provide good insight about temperature and hydrogen recombination. But very thin catalyst plates compared to large dimensions of the enclosures involved result in intensive calculations. Hence, empirical correlations specific to PARs being modelled are often used in integral containment studies. In this work, an experimentally validated CFD model of PAR has been employed for developing an empirical correlation for Indian PAR. For this purpose, detailed parametric study involving different gas mixture variables at PAR inlet has been performed. For each case, respective values of gas mixture variables at recombiner outlet have been tabulated. The obtained data matrix has then been processed using regression analysis to obtain a set of correlations between inlet and outlet variables. The empirical correlation thus developed, can be easily plugged into commercially available CFD software.

  • The Carbon Dioxide is the gas, which causes green house effects, unusual changes in the weather, destruction of the life. Almost every nation in the world is trying to search the countermeasure to this poisonous gas. I synthesized $Fe_3O_4$ and NaOH, in order to decompose the Carbon Dioxide. Among the particles synthesizing $Fe_3O_4$, I chose the equivalent ratio 1.00 which can decompose the Carbon Dioxide best, and fixed that equivalent ratio and added the 0.005-3.00 mole percentage of NiCl$_2$ and synthesized $Fe_3O_4$. I studied the decomposition of the Carbon Dioxide and methanized reaction, by measuring its crystal structure, thermochemistrical character and specific surface area. In decomposing the Carbon Dioxide, I used oxygen-deficit Magnetite which I produced by injecting the hydrogen gas into the synthesized sample. I observed the methanization reaction by raising the temperature of sample up to 650$\circ$C and having it reacted with the hydrogen gas. The decomposition of the Carbon Dioxide was added 0.005, 0.03, 0.05 mole percentage of NiCl$_2$ was more effective than pure $Fe_3O_4$. All sample in which the decomposition of the Carbon Dioxide took place produced the methane gas.

  • Hydrogen is seen as one of the important energy vectors of the next century. Hydrogen as a renewable energy source, provides the potential for a sustainable development particularly in the transportation sector. Hydrogen driven vehicles reduce both local as well as global emissions. The laboratory of transporttechnology (University of Gent) converted a GM/Crusader V-8 engine for hydrogen use. Once the engine is optimised, it will be built in a low-floor midsize hydrogen city bus for public demonstration. For a complete control of the combustion process and to increase the resistance to backfire (explosion of the air-fuel mixture in the inlet manifold), a sequential timed multipoint injection of hydrogen and an electronic management system is chosen. The results as a function of the engine parameters (ignition timing. injection timing and duration, injection pressure) we given. Special focus is given to topics related to the use of hydrogen as a fuel: ignition characteristics (importance of electrode distance), quality of the lubricating oil (crankcase gases with high contents of hydrogen), oxygen sensors (very lean operating conditions), noise reduction (configuration and length of inlet pipes). The advantages and disadvantages of a power regulation only by the air to fuel ratio (as for diesel engines) against a throttle regulation (normal gasoline or gas regulation) are examined. Finally the goals of the development of the engine are reached: power output of 90 kW, torque of 300 Nm, extremely low emission levels and backfire-safe operation.

밀폐공간내의 가연성가스의 점화외 유독성 가스 발생에 대한 연구 (Iginition energy effects and noxious product gases of combustible premixed gas in closed space)

  • Ignition energy effects of concentration of mixed gas In closed cylindrical vessel(1, 832㎤) are studied. The ignition energy ranged from 25 Joule to 110 Joule, and hidrogen and methane gases were used for flammable gas at stoichiometric condition with oxygen gas and nitrogen gas (N2) was for inert gas, which concentration was maximum 60% . The explosion pressure, temperature, concentration of product gases were calculated. It is found that - The explosion pressure and explosion velocity increase with ignition energy. - The gradience of explosion velocity with ignition energy is steeper than explosion pressure. - The results of calculation are similiar with results of experiment. - NOx is not serious product gas for methane and hydrogen gas, but CO is serious at certain concentration for methane in asphyxiation.

  • [ $CO_2$ ]원천 분리 수소제조 반응시스템은 금속 산화물의 산화/환원 반응을 이용하여 기존의 수증기-메탄 개질 반응을 3단계의 반응시스템으로 분리함으로써 메탄 연소 시 발생되는 $CO_2$를 원천적으로 분리함과 동시에 고순도 수소를 별도의 후단 공정없이 직접 생산해 내는 신 개념의 수소 생산 기술이다. 반응 시스템은 크게 연료(즉, $CH_4$)가 공급되는 연료반응기(FR: Fuel Reactor), 수증기가 공급되는 수증기반응기(SR: Steam Reactor) 및 공기가 공급되는 공기반응기(AR: Air Reactor)로 구성되며, 다른 반응기와 비교하여 반응 매체의 전환율과 선택도를 높이기 위하여 긴 체류 시간을 확보할 수 있는 두 개의 이동 층(FR, SR)으로 구성되었다. 본 연구에서는 200 L/h의 수소를 생산할 수 있는 매체 순환식 이동층 반응기 제작을 목적으로 수소발열량 기준 0.55kW급 이동 층 반응기의 개념 설계 및 cold model을 설계 제작하고 주요 운전 변수에 따른 수력학적 특성을 결정하였다. 개념 설계 결과 원하는 매체 전환율을 얻기 위해 필요한 고체 순환속도범위($20{\sim}100kg/m^2s$)를 결정하였다. Cold-model 실험 결과, loop-seal의 유속이 증가함에 따라 고체 순환 속도가 증가하였으며 이를 통하여 고체 순환속도 조절이 가능하였다. 반응시스템의 안정적인 조업을 위해서는 이동층(FR, SR) 조업 조건을 최소 유동화 속도 부근으로 유지하는 것이 좋은 것으로 나타났다. 이동층 내 고체 체류 량은 기상유속 및 고체 순환 속도 종가에 따라 감소하였다. 본 연구를 통하여 조업조건에서 개념 설계에서 원하는 고체 순환 속도 및 흐름 특성을 얻을 수 있음을 확인하였다.

연료전기용 컴팩트형 개질기의 고성능화를 위한 고온 공기 연소 기술의 적용에 관한 연구 (A Numerical Study on a High-Temperature Air Combustion Burner for a Compact Fuel-Cell Reformer)

  • A new burner configuration for a compact fuel-cell reformer with a high-temperature air combustion concept was numerically studied. The burner was designed for a 40 $Nm^3/hr$ hydrogen-generated reformer using natural gas-steam reforming method. In order to satisfy the primary requirements for designing a reformer burner (uniform distribution of temperature along the fuel processor walls and minimum heat losses from the reformer), the features of the present burner configuration included 1) a self-regenerative burner for an exhaust-gas-recirculation to apply for the high-temperature air combustion concept, and 2) an annular-type shield for protecting direct contact of flame with the processor walls. For the injection velocities of the recirculated gas of 0.6-2.4 m/s, the recirculated gas temperature of 1000 K, and the recirculated oxygen mole fraction of 4%, the temperature distributions along the processor walls were found uniform within 100 K variation. Thus, the present burner configuration satisfied the requirement for reducing temperature gradients along the processor walls, and consequently demonstrated that the high-temperature air combustion concept could be applied to the practical fuel reformers for use of fuel cells. The uniformity of temperature distribution is enhanced as the amount of the recirculated gas increases.

극저온 저장용기의 내부압력 거동에 대한 비정상해석 (Transient Analysis of Pressure Behavior of Cryogenics in Closed Vessel)

  • 극저온 물질의 저장용기가 외부로부터 일정한 열유속을 받을 때 저장용기내의 압력상승을 해석하였다. 저장용기는 원통형 축대칭이고 윗벽과 아래벽은 단열되었으며 열유속은 옆벽에서 받는다. 유한차분법을 이용하여 저장용기내의 자연대류현상을 해석하였으며, 대상물질로는 산소, 수소 및 질소를 대상으로 하였다. 액체는 비압축성 유체, 기체는 virial 상태방정식을 만족하는 것으로 가정하였다. 기체의 2차 virial 계수는 Lennard-Jones 모형으로부터 구했다. 저장용기내의 압력상승에 미치는 주요한 인자는 외부열유속과 저장용기벽의 열용량 그리고 기체의 초기 부피비였으며, 이들중 가장 중요한 변수는 외부열유속이었다. 산소에 대해 기체를 이상기체를 가정했을 때와 virial 상태방정식을 만족하는 기체로 가정했을 때의 압력차이를 비교했다.

  • This paper describes the design and integration of the wind- fuel cell hybrid system. The hybrid system components included a wind turbine, an electrolyzer (for generation of H2), a PEMFC (Proton Exchange Membrane Fuel Cell), storage system and BOP (Balance of Plant) system. The energy input is entirely provided by a wind turbine. A DC-DC converter controls the power input to the electrolyzer, which produces hydrogen and oxygen form water. The hydrogen used the fuel for the PEMFC. The hydrogen is compressed and stored in high pressure tank by hydrogen gas booster system.

Hydrogen Behaviors with different introduction methods in SiC-C Films

  • SiC-C films were deposited with r. f. magnetron sputtering on substrates followed by argon ion bombardment. These films were then permeated by hydrogen gas under the pressure of $3.23\times10^{7}$ Pa for 3 hours at temperature of 500K or bombarded with hydrogen ion beam at 5 keV and a dose of $1\times10^{18}$ ions/$\textrm{cm}^2$. SIMS, AES and XPS were used to analyze hydrogen related species, chemical bonding states of C, Si as well as contamination oxygen due to hydrogen participation in the SiC-C films in order to study the different behaviors of hydrogen in carbon-carbide films due to different hydrogen introduction. Related mechanism about the effects of hydrogen on the element of the SiC-C films was discussed in this paper.
