Effect of Counter-doping Thickness on Double-gate MOSFET Characteristics

  • This paper presents a study of the influence of variation of counter doping thickness on short channel effect in symmetric double-gate (DG) nano MOSFETs. Short channel effects are estimated from the computed values of current-voltage (I-V) characteristics. Two dimensional Quantum transport equations and Poisson equations are used to compute DG MOSFET characteristics. We found that the transconductance ($g_m$) and the drain conductance ($g_d$) increase with an increase in p-type counter-doping thickness ($T_c$). Very high value of transconductance ($g_m=38\;mS/{\mu}m$) is observed at 2.2 nm channel thickness. We have established that the threshold voltage of DG MOSFETs can be tuned by selecting the thickness of counter-doping in such device.

  • A survey meter which is used a G-M counter sensitive to beta and gamma radiation is studied. This device is completely transistorized, operated with battery, and can be read directly the 3 full-scale meter range: 2.5, 25 and 250 MR/HR respectively. The collector-coupled monostabel multivibrator consisting of a counting-rate meter circuit, and the astable blocking oscillator consisting of a dc-de converter for power supply are analyzed and derived the design dquations. To improve the resolving time of the G-M counter the device is designed to be triggered by low pulse in the order of 0.5v.

  • An experimental study on the Hybrid Cooling Tower has been done having a rated capacity of 3RT. Counter flow type fill, cross flow type fill and hybrid-type fill which is combined with two type fills as previously stated having a height of 0.3m have been used in the 0.8m${\times}$0.4m${\times}$1.9m dimensional tower respectively. The heat exchanger is consisting of 2 or 3 rows. The relevant temperatures and the velocities were selected based on the typical Korean weather for the year round operation of the tower. The cooling capacity of the tower is explained with respect to varying air inlet velocities, wet-bulb temperatures, and air to cooling water volume flow rate ratio (L/G ratio). The capacity of the hybrid-type fill was much superior to other fills, but hybrid-type fill shows higher pressure drop.

A Study on Counting Statistics of the Hybrid G-M Counter Dead Time Model Using Monte Carlo Simulations (몬테칼로 전산모사를 이용한 복합 G-M 계수기 불감시간 모형의 계측 통계 연구)

  • The hybrid dead time model adopting paralyzable (or extendable) and non-paralyzable (or non-extendable) dead times has been introduced to extend the usable range of G-M counters in high counting rate environment and the relationship between true and observed counting rates is more accurately expressed in the hybrid model. GMSIM, dead time effects simulator, has been developed to analyze the counting statistics of G-M counters using Monte Carlo simulations. GMSIM accurately described the counting statistics of the paralyzable and non-paralyzable models. For G-M counters that follow the hybrid model, the counting statistics behaved in between two idealized models. In the future, GMSIM may be used in predicting counting statistics of three G-M dead time models, which are paralyzable, non-paralyzable and hybrid models.

  • This paper describes fabrication of a micro cell counter integrated with an oxygen micropump and counting experiment with Sephadex G-25 beads ($70{\sim}100\;{\mu}m$). The pumping part consisted of a microheater, catalyst (manganese dioxide) enveloped with paraffin, hydrogen peroxide, and microchannel, and the counting part consisted of collimated light, a microwindow, and a phototransistor including an external circuit. The micropump generated oxygen gas by decomposing hydrogen peroxide with manganese dioxide, which was initiated by melting the paraffin with the microheater, and pumped beads in the microchannel. When the beads passed the microwindow, they shaded the collimated light and changed the illumination on the phototransistor, which caused the current variation in the circuit. The signals, according to the bead size, reached up to 22 mV with noise level of 2 mV during 50 seconds and the numbers of peaks were analyzed by magnitude.

  • This paper describes experiments made to develop a technique for marking insects and get the informations for ecological studies as a means of tagging flies with radioactive phosphorus, and also to learn the effect on the subsequent generation of flies. Tests were conducted with house flies, Musca domestica L. emerged front the larvae that had reared in a media containing various concentrations of P-32. Radioactivity of the flies was measured with end-window type $(2mg/cm^2)$ Geiger-Muller counter and proportional counter made by Aloka. In following the daily increases in counting rates by 6-day-old larvae it was apparent the larvae in the starting media containing the higher concentrations of P-32 were showing high counting rates. It was found that about 13.2 per cent of the radioactive material remained in the empty puparia after the flies emerged. Radioactivity of the emerged flies decreased gradually and the biological halflife of phosphorus-32 was approximately 6.14 days with considerable variation. A significant amount of P-32 were detected in the abdominal and thoracic sections as compared with other parts of adult. The activity of phosphorus·32 in eggs and larvae produced by adults reared in medium containing 0.2 microcurie or more of P-32 per gram were readily detected with Geiger-Mi·lier counter. On the other hand, the radioactivity of eggs and larvae produced by the treated males crossed with untreated normal females could be only detected in the medium containing more of 2.0 microcurie with G.M. counter. There was no apparent damage to the flies at dosages as high as 0.5 microcurie per gram of medium. For field studies a concentration of 0.5 microcurie of P-32 per gram of artificial medium appears to give adequate labeling for positive identification of flies and their egg masses.

Features on the Vertical Size Distribution of Aerosols using Ballon-borne Optical Particle Counter at Anmyeon (광학입자계수기를 이용한 안면도 연직 에어러솔 수농도 크기 분포 특성)

  • A balloon-borne Optical Particle Counter (hereafter "OPC Sonde"), which was developed by the atmospheric research group of Nagoya University, is used for getting the information of vertical profile of particle size and concentration in Anmyeon ($36^{\circ}32^{\prime}N$ $126^{\circ}19^{\prime}E$) on 18 March 2005. A range of five different particle sizes is shown in the vertical profile of aerosol number density estimated from the OPC Sonde. It was found that small size particles have vertically larger aerosol number density than relatively big ones. For all size ranges the vertical aerosol number density shows a decreased pattern as the altitude becomes higher. The aerosol number density of $0.3{\sim}0.5{\mu}m$, $0.5{\sim}0.8{\mu}m$, $0.8{\sim}1.2{\mu}m$ size ranges at the 10km height, which is the tropopause approximately, are $1,000,000ea/m^3$, $100,000ea/m^3$, $10,000ea/m^3$ respectively. The data of OPC Sonde are also compared with the data of PM10 $\beta$-ray) and Micro Pulse Lidar which are operating at Korea Global Atmosphere Watch Observatory in Anmyeon.

  • In this paper, the concepts of pairwise fuzzy $G_{\delta}$-connected spaces and pairwise fuzzy $G_{\delta}$-extremally disconnected spaces are introduced. The concept of pairwise fuzzy $G_{\delta}$-basically disconnected spaces is defined. Characterizations of the above spaces are given besides giving several examples. Interrelations among the spaces introduced are discussed and some relevant counter examples are given.

  • In this paper we consider an M/G/1 queueing system with vacation. The length of vacation period may be controlled by the waiting time of the first customer. The server goes on vacation as soon as the system is empty, and resumes service either when the waiting time of the leading customer reaches a predetermined value, or when the vacation period is expired, whichever comes first. We consider two types of vacation, say, multiple vacation type and N-policy type. We derive the steady-state distributions of the number of customers at arbitrary time and arbitrary customer's waiting time by means of decomposition property. Also, the mean lengths of busy period, idle period and a cycle time are given.

  • Neutron dose assessment in criticality accidents using Whole Body Counter (WBC) was proved to be an effective method as rapid neutron dose estimation at the JCO criticality accident in Tokai-mura. The 1.36MeV gamma-ray of $^{24}Na$ in a body can be detected easily by a germanium detector. The Minimum Detectable Activity (MDA) of $^{24}Na$ is approximately 50Bq for 10miniute measurement by the germanium-type whole body counter at JNC Tokai Works. Neutron energy spectra at the typical shielding conditions in criticality accidents were calculated and the conversion factor, whole body activity-to-organ mass weighted neutron absorbed dose, corresponding to each condition were determined. The conversion factor for uncollied fission spectrum is 7.7 $[(Bq^{24}Na/g^{23}Na)/mGy]$.
