Bending Impact Properties Evaluation of Sn-xAg-Cu Lead Free Solder Composition and aging treatment (시효처리한 Sn-xAg-Cu계 무연솔더 조성에 따른 굽힘충격 특성평가)

  • The failure of electronic instruments is mostly caused by heat and shock. This shock causes the crack initiation at the solder joint interface of PCB component which is closely related with the formation of intermetallic compound(IMC). The Ag content in Pb-free Sn-xAg-0.5Cu solder alloy used in this study was 1.0, 1.2 and 3.0 wt.%, respectively. After soldering with PCB component, isothermal aging was performed to 1000 hrs. The growth of IMC layer was observed during isothermal aging. The drop impact property of solder joint was evaluated by impact bending test method. The solder joint made with the solder containing lower Ag content showed better impact bending property compared with that with higher Ag content. On the contrary to this result, the solder joint made with solder containing higher Ag content showed better impact bending property after aging. It should be caused by the formation of fine $Ag_3Sn$, which relieved the impact. It showed consequently the different effect of fine $Ag_3Sn$ and coarse $Cu_6Sn_5$ particles formed in the IMC layer on the impact bending property.

An Experimental Study on the Shear Behavior of Reinforced Concrete Deep Beams Subject to Concentrated Loads (집중하중을 받는 철근콘크리트 깊은 보의 전단거동에 관한 실험적 연구)

  • The shear behavior of simply supported reinforced concrete deep beams subject to concentrated loads has been scrutinized experimentally to verify the influence of the structural parameters such as concrete strength, shear span-depth ratio, and web reinforcements. A total of 42 reinforced concrete deep beams with compressive strengths of 250 kg/$cm^2$ and 500 kg/$cm^2$ has been tested at the laboratory under one or two-point top loading. The shear span-depth ratio have been taken as three types of 0.4, 0.8 and 1.2, and the horizontal and vertical shear reinforcements ratio, ranging from 0.0 to 0.57 percent respectively. In the tests, the effects of the shear span-depth ratio, concrete strength and web reinforcements on the shear strength and crack initiation and propagation have been carefully checked and analyzed. From the tests, it has been observed that the failures of all specimens were due to shear and the shear behaviors of specimens were greatly affected by inclined cracks from the load application points to the supports in shear span. The load bearing capacities have changed significantly depending on the shear span ratio, and the efficiency of horizontal shear reinforcements were increased as the shear span-depth ratio decreased. The test results have been analyzed and compared with the formulas proposed by previous researchers and the design equation from the code. While the shear strengths obtained from the tests showed around 1.4 and 1.9 times higher than the values calculated by CIRIA guide and the domestic code, they were closely coincident with the formulas given by de Paiva's equation.

  • Rock mass in Baekrokdam at the summit of Hallasan in Jeju island is composed of two volcanic rock types: Baekrokdam trachybasalt at the eastern region and Hallasan trachyte at the western region. On-going rockfall and subsequent collapse of Baekrokdam wall rock are closely linked to the weathering of trachyte distributed in the western region of Baekrokdam. Samples of Hallasan trachyte showing different weathering grades had been collected and the polarizing microscopic observation, X-ray diffraction analysis and analysis for chemical weathering had been conducted. Formation of secondary minerals, especially clay minerals, by chemical weathering has not been identified, but the change of chemical weathering indices indicated that chemical weathering process had been proceeded to the degree for increasing and decreasing the contents of some chemical components. Changes in physical and mechanical rock properties due to weathering has also been examined. Artificial weathering test of freezing-thawing reveals that the process of crack initiation and propagation deteriorated the mechanical characteristics of Hallasan trachyte and $D_B$ = 1.5 or porosity = $20{\sim}21%$ would be the ultimate limiting value induced by the mechanical weathering processes.

Effects of High Temperature Deformation and Thermal Exposure on Carbide Reaction Cast Alloy 738LC (고원변형과 열간노출에 따른 주조용 합금 738LC의 탄화물 분해거동 고찰)

  • Fracture mode and carbide reactions of cast alloy 738LC during thermal exposure and creep at 816$^{\circ}C$/440MPa and 982$^{\circ}C$/152MPa were investigated. Crystallographic transgranular failure was observed in the specimen crept at 816$^{\circ}C$ due to shearing on the slip plane. Because selective oxidation at the grainboundaries which was exposed at the surface leads reduction in surface energy, however, early initiation of crack at the grainboundaries and intergranular failure were observed in the specimen crept at 982$^{\circ}C$/152MPa. As a result of decomposition of MC carbide at the tested temperatures, M(sub)23C(sub)6 carbide precipitated either on the grainboundaries or on the deformation band. The applied stress enhanced decomposition of MC. $\sigma$phase nucleated from Cr(sub)23C(sub)6 then grew to the ${\gamma}$+${\gamma}$\\` matrix. Precipitation of $\sigma$was accelerated by increasing temperature and applied stress.

Effect of Acoustic Emission During a Fatigue Test with Defect for Type II Gas Cylinder (피로시험시 발생하는 음향방출신호를 이용한 Type II Gas Cylinder의 손상평가)

  • This research seeks to evaluate damage on type II gas cylinder by an acoustic emission test when executing 20000 cycles fatigue test and thereafter burst test. Used gas cylinders in the experimental are three types as follows; one is sound cylinder, others are cylinders which contain longitudinal and transverse artificial defect. The size of artificial defect is a depth of 3 mm, width of 3 mm and length of 50 mm. In the case of the cylinder which artificial defect, unlike the expectation that it will burst in low pressure, the burst pressure of the cylinder did not differ much according to whether or not there were defects. However, when there was longitudinal defect, the location of burst was near the location of defect. This leads to the effect in which the thickness of the composite material becomes thinner according to the length of the longitudinal defect and this is judged to have an effect on the location of initiation and growth of crack in the liner. Also, for the acoustic emission signal, when there is longitudinal defect, the ratio of an event occurring at defect position among overall hits is more than 50 %, and the source location also accords very precisely with defect position.

Thermo-Mechanical Analysis of Though-silicon-via in 3D Packaging (Though-silicon-via를 사용한 3차원 적층 반도체 패키징에서의 열응력에 관한 연구)

  • Finite-element analyses were conducted to investigate the thermal stress in 3-dimensional stacked wafers package containing through-silicon-via (TSV), which is being widely used for 3-Dimensional integration. With finite element method (FEM), thermal stress was analyzed with the variation of TSV diameter, bonding diameter, pitch and TSV height. It was revealed that the maximum von Mises stresses occurred at the edge of top interface between Cu TSV and Si and the Si to Si bonding site. As TSV diameter increased, the von Mises stress at the edge of TSV increased. As bonding diameter increased, the von Mises stress at Si to Si bonding site increased. As pitch increased, the von Mises stress at Si to Si bonding site increased. The TSV height did not affect the von Mises stress. Therefore, it is expected that smaller Cu TSV diameter and pitch will ensure mechanical reliability because of the smaller chance of plastic deformation and crack initiation.

Life Prediction of Low Cycle Fatigue for Ni-base Superalloy GTD111 DS at Elevated Temperature (Ni기 초내열합금 GTD111 DS의 고온 저주기 피로수명 예측)

  • GTD111 DS of nickel base superalloy has been used for gas turbine blades. In this study, low cycle fatigue test was conducted on the GTD111 DS alloy by setting conditions similar to the real operating environment. The low cycle fatigue tests were conducted at room temperature, $760^{\circ}C$, $870^{\circ}C$, and various strain amplitudes. Test results showed that fatigue life decreased with increasing total strain amplitude. Cyclic hardening response was observed at room temperature and $760^{\circ}C$; however, tests conducted at $870^{\circ}C$ showed cyclic softening response. Stress relaxation was observed at $870^{\circ}C$ because creep effects occurred from holding time. A relationship between fatigue life and total strain range was obtained from the Coffin-Manson method. The fratography using a SEM was carried out at the crack initiation and propagation regions.

  • The fiber composites have been investigated as lightweight structure material platforms for aerospace applications because their strength can be enhanced by adding reinforcement without a significant increase in weight. In this study, the fabrication and characterization of carbon nanotube (CNT) reinforced glass fiber composites are demonstrated to enhance the tensile strength of longitudinal direction along the glass fibers. Due to the reinforcement of CNT in epoxy layers, the yield strength of fiber/epoxy composites is enhanced by about 10 %. Furthermore, using scanning electron microscopy, analysis of fracture surfaces shows that mixed CNT in epoxy layers acts as necking agents between fractured surfaces of fiber/epoxy; thereby, initiation and evolution of crack across fiber composite can be suppressed by CNT necking between fractured surfaces.

Effect of Shear Rate on Strength of Non-cemented and Cemented Sand in Laboratory Testing (실내시험 시 재하속도가 미고결 및 고결 모래의 강도에 미치는 영향)

  • In this paper, the effect of shear rate on internal friction angle and unconfined compressive strength of non-cemented and cemented sand was investigated. A dry Jumunjin sand was prepared at loose, medium, and dense conditions with a relative density of 40, 60 and 80%. Then, series of direct shear tests were conducted at shear rates of 0.32, 0.64, and 2.54 mm/min. In addition, a cemented sand with cement ratio of 8% and 12% was compacted into a cylindrical specimen with 50 mm in diameter and 100 mm in height. Unconfined compression tests on the cemented sand were performed with various shear rates such as 0.1, 0.5, 1, 5 and 10%/min. Regardless of a degree of cementation, the unconfined compressive strength of the cemented sand and the angle of internal friction of the non-cemented sand tended to increase as the shear rate increased. For the non-cemented sand, the angle of internal friction increased by 4° at maximum as the shear rate increased. The unconfined compressive strength of the cemented sand also increased as the shear rate increased. However, its increasing pattern declined after the standard shear rate (1 mm/min). A discrete element method was also used to analyze the crack initiation and its development for the cemented sand with shear rate. Numerical results of unconfined compressive strength and failure pattern were similar to the experimental results.

Fracture Toughness of Concrete Brazilian Disk according to Maximum Size of Coarse Aggregate (굵은골재의 최대치수에 따른 콘크리트 브라질리언 디스크의 파괴인성)

  • Fracture toughness is a material property for crack initiation and propagation in fracture mechanics. For mode I fracture toughness measurement in concrete, RILEM committees 89-FMT proposed three-point bend tests based on the two-parameter fracture model. But, there is no proposed test method as a standard for mixed mode test for now. And RILEM three-point bend test procedure is complicate. Therefore, in this study, brazilian disks of various size were designed as the concrete with a similar specified concrete strength and maximum size of coarse aggregate($G_{max}$) were respectively 20mm and 40mm. And mode I fracture toughness of brazilian disks was compared with that of RILEM three-point bend test. As a result, it was suggested appropriate size(thickness, diameter) and notch length ratio of brazilan disk on the $G_{max}$. And it was verified that stress intensity factors for mixed mode can be easily calculated with the disk specimen. Stress intensity factors of a concrete brazilian disk were evaluated with finite element analysis and five terms approximation for comparison.
