Hygrothermal Cracking Analysis of Plastic IC Package (플라스틱 IC 패키지의 습열 파괴 해석)

  • The purposes of the paper are to consider the failure phenomenon based on delamination and crack when the encapsulant of plastic IC package under hygrothermal loading in the IR soldering process is on elastic and viscoelastic behavior due to the temperature and to show the optimum design using fracture mechanics. The model for analysis is the plastic SOJ package with a dimpled diepad. The package model with the perfect delamination between chip and diepad is chosen to estimate the resistance to fracture by calculating J-integrals in low temperature and C(t)-integrals in high temperature with the change of the design under hygrothermal loading. The optimum design to depress the delamination and crack in the plastic IC package is presented.

  • While investigating the Lauricella's list of 14 complete second-order hypergeometric series in three variables, Srivastava noticed the existence of three additional complete triple hypergeometric series of the second order, which were denoted by $H_A$, $H_B$ and $H_C$. Each of these three triple hypergeometric functions $H_A$, $H_B$ and $H_C$ has been investigated extensively in many different ways including, for example, in the problem of finding their integral representations of one kind or the other. Here, in this paper, we aim at presenting further integral representations for the Srivatava's triple hypergeometric function $H_A$.

  • The purpose of this paper is to prove a Jensen type inequality for Choquet integrals with respect to a non-additive measure which was introduced by Choquet [1] and Sugeno [20]; $$\Phi((C)\;{\int}\;fd{\mu})\;{\leq}\;(C)\;\int\;\Phi(f)d{\mu},$$ where f is Choquet integrable, ${\Phi}\;:\;[0,\;\infty)\;\rightarrow\;[0,\;\infty)$ is convex, $\Phi(\alpha)\;\leq\;\alpha$ for all $\alpha\;{\in}\;[0,\;{\infty})$ and ${\mu}_f(\alpha)\;{\leq}\;{\mu}_{\Phi(f)}(\alpha)$ for all ${\alpha}\;{\in}\;[0,\;{\infty})$. Furthermore, we give some examples assuring both satisfaction and dissatisfaction of Jensen type inequality for the Choquet integral.

  • In this note we reformulate the white noise calculus on the classical Wiener space (C', C). It is shown that most of the examples and operators can be redefined on C without difficulties except the Hida derivative. To overcome the difficulty, we find that it is sufficient to replace C by L$_2$[0,1] and reformulate the white noise on the modified abstract Wiener space (C', L$_2$[0, 1]). The generalized white noise functionals are then defined and studied through their linear functional forms. For applications, we reprove the Ito formula and give the existence theorem of one-side stochastic integrals with anticipating integrands.

  • We consider forced second order differential equation with $p$-Laplacian and nonlinearities given by a Riemann-Stieltjes integrals in the form of $$(p(t){\phi}_{\gamma}(x^{\prime}(t)))^{\prime}+q_0(t){\phi}_{\gamma}(x(t))+{\int}^b_0q(t,s){\phi}_{{\alpha}(s)}(x(t))d{\zeta}(s)=e(t)$$, where ${\phi}_{\alpha}(u):={\mid}u{\mid}^{\alpha}\;sgn\;u$, ${\gamma}$, $b{\in}(0,{\infty})$, ${\alpha}{\in}C[0,b)$ is strictly increasing such that $0{\leq}{\alpha}(0)<{\gamma}<{\alpha}(b-)$, $p$, $q_0$, $e{\in}C([t_0,{\infty}),{\mathbb{R}})$ with $p(t)>0$ on $[t_0,{\infty})$, $q{\in}C([0,{\infty}){\times}[0,b))$, and ${\zeta}:[0,b){\rightarrow}{\mathbb{R}}$ is nondecreasing. Interval oscillation criteria of the El-Sayed type and the Kong type are obtained. These criteria are further extended to equations with deviating arguments. As special cases, our work generalizes, unifies, and improves many existing results in the literature.

  • By means of the Oberhettinger integral, certain generalized integral formulae involving product of generalized k-Bessel function $w^{{\gamma},{\alpha}}_{k,v,b,c}(z)$ and general class of polynomials $S^m_n[x]$ are derived, the results of which are expressed in terms of the generalized Wright hypergeometric functions. Several new results are also obtained from the integrals presented in this paper.
