Non-linear Temperature Dependent Deformation Anaysis of CBGA Package Assembly Using Moir′e Interferometry (모아레 간섭계를 이용한 CBGA 패키지의 비선형 열변형 해석)

  • Thermo-mechanical behavior of a ceramic ball grid array (CBGA) package assembly are characterized by high sensitive moire interferometry. Moir fringe patterns are recorded and analyzed at various temperatures in a temperature cycle. Thermal-history dependent analyses of global and local deformations are presented, and bending deformation (warpage) of the package and shear strain in the rightmost solder ball are discussed. A significant non-linear global behavior is documented due to stress relaxation at high temperature. Analysis of the solder interconnections reveals that inelastic deformation accumulates on only eutectic solder fillet region at high temperatures.

  • 자동차의 안전에 대한 연구는 객실의 변형제한과 승객의 감속도 축소를 위한 여러가지 구조부재의 에너지 흡수능력 및 흡수 메카니즘을 연구하는데 초점이 맞추어져 왔다. 그 이유는 충돌사고시에 인명을 보호하기 위해서는 차제변형에 의한 물리적 접촉의 회피 뿐 아니라 충돌에너지를 적절히 흡수조절하여 충돌력을 감소시키도록 구조부재를 설계함으로써 충돌안전성이 확보되기 때문이다. 충돌에너지 흡수 특성은 구조부재의 단면 형상과 재질에 따라 달라지며 압괴모드도 구분되어진다. 즉, 복합재료의 압축붕괴특성은 금속이나 플라스틱 재질과는 다르다. 일반적으로 복합재는 재질의 파손으로 에너지가 흡수되지만 금속재는 소성변형으로 에너지를 흡수한다. 이때의 붕괴양상은 작용하중에 따라 축방향 붕괴, 굽힘붕괴, 측면붕괴의 경우는 정규압괴모드(compact mode) 및 불규칙압괴모드(noncompact mode)로 나뉘고, 원통쉘의 경우는 축대칭모드 및 다이아몬드형 모드 등으로 나뉠수 있다. 원형 및 사각 튜브는 광범위한 형상비와 후폭비를 가지도록 제작할 수 있으며 산업전반에 걸쳐 널리 쓰이므로 충돌특성 연구의 대상으로 많은 연구들이 진행되어 왔다. 또한, 충돌특성의 해석을 위한 이론적 모델이 제시되었으며 계속적인 보완이 이루어져 오고 있다.

  • Two uppor bound solutions, by the force balance method and by a kinematically admissible velocity field, are compared for the metal forming problems in plane strain. It is concluded that these two approaches always give identical results when the geometrical configurations of the deformation model reman the same. By detailed derivations for plastic bending of a notched bar, closed die forging, compression of a rectangular block, machining with a restricted contact tool and plane strain backward extrusion, the identity of both approaches is verified.

  • Longitudinal deformation due to welding of built-up beams must be straightened for attachment with plates. Straightening of deformation is carried out by much experienced workers and requires much time and labor. In this study, a procedure to calculate the required reverse curvatures to straighten the welding deformation is presented and a method to simulate the fabrication procedures for the built-up beams is developed for the purpose of improvement of productivity.

  • 본 연구에서는 임의의 형상의 다중세포 단면을 갖는 복합재료 블레이드에 대한 유한요소 구조해석을 수행하였다. 보 해석 모델은 구조연성 효과와 단면 벽의 두께, 횡 전단변형, 비틀림과 연관된 워핑 및 워핑구속효과 등을 고려하고 있다. 블레이드 힘-변위 관계식은 Reissner의 반복족에너지 함수를 이용한 혼합이론을 적용하여 유도하였다. 이 관계식은 굽힘 및 전단에 대해서는 Timoshenko 보의 형태로 그리고 비틀림 변형은 Vlasov 이론으로 근사하고 있다. 결과적인 [7×7] 구조강성 행렬은 전단변형 및 전단강성계수들을 특이한 가정에 의존하지 않고도 해석적으로 기술하고 있다. 본 정식화 과정을 통해서 구한 보 이론을 이중세포로 구성된 에어포일 형상의 복합재료 블레이드에 적용하였으며, 기존의 실험 연구 및 다차원 유한요소해석 결과들과 비교 연구를 수행하여 본 해석모델의 타당성을 보이고자 하였다.

  • 본 연구에서는 면외 변형이 가능한 평면 곡선보에 수정 형상함수를 적용하여 탈락성 및 지속성 에너지에 포함된 가성구속에 의한 수치해의 거동을 고찰함과 동시에, 가성구속에 의한 오차 발생 요인이 제거된, 면외 변형이 가능한 평면 곡선보의 선형 요소를 제안하고자 한다.

  • The sheet bending with large radius of curvature is analyzed with both theoretical and experimental methods. Sheet bending in elastic limit is accomplished by the plastic deformation of flange. The springback model is developed theoretically and the effects of the factors are evaluated. The prediction accuracy of the model is also evaluated by comparing with the experimental data. Finally, an algorithm to design the sheet-bending die is suggested for usage in industry.

  • A two-dimensional FEM program, which considers bending effects in the membrane fromulation, was developed under plane strain assumption for analyzing forming processes of an arbitrarily shaped draw-die of automotive panels. For the evaluation of bending effects with membrane elements, the bending equivalent forces and stiffnesses are calculated from the bending moment computed using the changes in curvature of the formed shape of two membrane ones. The curves depicted with 3 nodes are described by a circle, a quadratic equation, and a cubic equation, respectively, and in the simulation of the stretch/draw sections of an automotive inner panel, three different description results are compared each other. Also, the bending results are compared with membrane results and measurements in order to verify the validity of the developed program.

  • The sectional forming analysis considering bending effects from the geometrically deformed shape of two linear membrane finite elements(called super element) was performed under plane strain assumption for analyzing forming processes of an arbitrarily shaped draw-die. For the evaluation of bending effects, the bending equivalent forces are calculated from the bending moment computed using the changes in the interior angle at the middle node of super element, and are agumented to the membrane stretch forces. In order to verify the validity of the bending formulation, the simulation results for the stretch, draw, and bend sections were compared with membrane analysis results and measurements.

  • Effects of circumferentially local wall thinning on the fracture behavior of pipes were investigated by monotonic four-point bending. Local wall thinning was machined on the pipes in order to simulate erosion/corrosion metal loss. The configurations of the eroded area included an eroded ratio of d/t= 0.2, 0.5, 0.6, and 0.8, and an eroded length of ${\ell}\;=10mm,$ 25mm, and 120mm. Fracture type could be classified into ovalization, local buckling, and crack initiation depending on the eroded length and eroded ratio. Three-dimensional elasto-plastic analyses were also carried out using the finite element method, which is able to accurately simulate fracture behaviors excepting failure due to cracking. It was possible to predict the crack initiation point by estimating true fracture ductility under multi-axial stress conditions at the center of the thinned area.
