In this study, we have proposed a floating metal guard ring structure based on TCAD simulation in order to enhance the breakdown voltage characteristics of gallium oxide ($Ga_2O_3$) vertical high voltage switching Schottky barrier diode. Unlike conventional guard ring structures, the floating metal guard rings do not require an ion implantation process. The locally enhanced high electric field at the anode corner was successfully suppressed by the metal guard rings, resulting in breakdown voltage enhancement. The number of guard rings and their width and spacing were varied for structural optimization during which the current-voltage characteristics and internal electric field and potential distributions were carefully investigated. For an n-type drift layer with a doping concentration of $5{\times}10^{16}cm^{-3}$ and a thickness of $5{\mu}m$, the optimum guard ring structure had 5 guard rings with an individual ring width of $1.5{\mu}m$ and a spacing of $0.2{\mu}m$ between rings. The breakdown voltage was increased from 940 V to 2000 V without degradation of on-resistance by employing the optimum guard ring structure. The proposed floating metal guard ring structure can improve the device performance without requiring an additional fabrication step.

Acoustic backscatter profiles were measured by Eco-sounder along an east-west section in the mid-eastern Yellow Sea and at an anchoring station in the low salinity region off the Keum River estuary in September 2012, with observing physical water property structure by CTD. Tidal front was established around the sand ridge developed in 50 m depth region. Internal waves measured by Eco-sounder during low tide period in the eastern side of the sand ridge were nonlinear depression waves with wave height of 15 m and mean wavelength of 500 m. These waves were interpreted into tidal internal waves that were produced by tidal current flowing over the sand ridge to the southeast. When weakly non-linear soliton model was applied, propagation speed and period of these internal depression wave were 50 m/s and 16~18 min. Red tides by Dinoflagelates Cochlodinium were observed in the sea surface where strong acoustic scattering layer was raised up to 7 m. Hourly CTD profiles taken at the anchoring station off the Keum River estuary showed the halocline depth change by tidal current and land-sea breeze. When tidal current flowed strongly to the northeast during flood period and land-breeze of 7 m/s blew to the west, the halocline was temporally raised up as much as 2 m and acoustic profile images showed a complex structure in the surface layer within 5-m depth: in tens of seconds the declined acoustic structure of strong and weak scattering signals alternatively appeared with entrainment and intrusion shape. These acoustic profile structures in the surface mixed layer were observed for the first time in the coastal sea of the mid-eastern Yellow Sea. The acoustic profile images and turbidity data suggest that relatively transparent low-layer water be intruded or entrained into the turbid upper-layer water by vertical shear between flood current and land breeze-induced surface current.
The purpose of the present study is to evaluate the usage of microtremor in estimation of subsurface structure and ground response to strong ground motion. To accomplish the purpose, the current status of microtremor study are reviewed and microtremors recorded at several stations are analysed. First of all, the stability of microtremor is examined through the analysis of microtremors recorded for 80 seconds per hour during the time from 10 p.m. to 6 a.m. for eight hours at night time. It is found that the shape of microtremor spectra of low frequency below 10Hz is approximately invariable with time and the spectra contain informations about subsurface structure. The subsurface structures estimated from the predominant frequency determined from the recorded microtremors are compared with the known ones from geophysical surveys at several stations in Kyungju. The comparison of structures shows rough agreements at most stations. Horizontal to vertical spectral ratio(HVSR) technique for microtremor has been proposed as an indirect method to determine ground response to strong ground motion. The HVSR for microtremors recorded in Kyungju is calculated and compared with theoretical transfer function calculated from the known structures. The comparison shows rough coincidence of the peak frequency of spectra between them.

We determined potential meso-scale benthic-pelagic ecosystem coupling in the north equatorial Pacific by comparing surface chl-a concentration with sediment bacterial abundance and adenosine triphosphate (ATP) concentration (indication of active biomass). Water and sediment samples were latitudinally collected between 5 and $11^{\circ}N$ along $131.5^{\circ}W$. Physical water properties of this area are characterized with three major currents: North Equatorial Current (NEC), North Equatorial Count Current (NECC), and South Equatorial Current (SEC). The divergence and convergence of the surface water occur at the boundaries where these currents anti-flow. This low latitude area ($5{\sim}7^{\circ}N$) appears to show high pelagic productivity (mean phytoplankton biomass=$1266.0\;mgC\;m^{-2}$) due to the supplement of high nutrients from nutrient-enriched deep-water via vertical mixing. But the high latitude area ($9{\sim}11^{\circ}N$) with the strong stratification exhibits low surface productivity (mean phytoplankton biomass=$603.1\;mgC\;m^{-2}$). Bacterial cell number (BCN) and ATP appeared to be the highest at the superficial layer and reduced with depth of sediment. Latitudinally, sediment BCN from low latitude ($5{\sim}7^{\circ}N$) was $9.8{\times}10^8\;cells\;cm^{-2}$, which appeared to be 3-times higher than that from high latitude ($9{\sim}11^{\circ}N$; $2.9{\times}10^8\;cells\;cm^{-2}$). Furthermore, sedimentary ATP at the low latitude ($56.2\;ng\;cm^{-2}$) appeared to be much higher than that of the high latitude ($3.3\;ng\;cm^{-2}$). According to regression analysis of these data, more than 85% of the spatial variation of benthic microbial biomass was significantly explained by the phytoplankton biomass in surface water. Therefore, the results of this study suggest that benthic productivity in this area is strongly coupled with pelagic productivity.

The Kyunggi Bay in mid-west of Korea is a relatively large estuarine system that connects the Han River system with Yellow Sea. Due to macro-tidal range of more than 8 m, the urban estuary shows deep tidal channels and wide tidal flats. Since last 30 years, the coastal development is undergoing, yielding noticeable change in environment. Particularly the tidal flat dynamics are generally accepted as being related with tidal residual flows in this area (Kim et al., 2009). We have estimated the annual variation and vertical structure of residual currents with one-year long observed flows in two major tidal channels of Kyunggi Bay. The moving average method and tidal current harmonic analysis yield nearly the same results on residual flow. The residual flow in Jangbong channel ranges from 20 cm/s in summer to 30 cm/s in winter. It is noticeable that the residual flow in Jangbong channel is flood dominant throughout the year, while the flow in Seokmo channel is ebb-dominant residual flow with current speed range of 20-40 cm/s. Due to the baroclinic response of relatively shallow estuary, significant reduction of energy in bottom layers have been observed, indicating the importance of residual circulation to the tidal flat behavior.
In this study, mixed recycled coarse aggregate (RCA) was produced by mixing RCA from waste concrete in order to evaluate a new method of RCA production. Bond strength between reinforcing bars and RCA concrete was qualitatively evaluated as a part of continuous studies to establish design code of reinforced concrete structural members using recycled aggregate. For practical application, specimens were manufactured with the ready mix RCA concrete. Parameters investigated include: concrete compressive strength (i.e 21, 27 and 40 MPa), replacement levels (i.e 0, 30, 60 and 100%), bar position (i.e vertical and horizontal) and bar location (75 and 225 mm). For the pull-out test, each specimen was in the form of a cube, with each side of 150 mm in length and a deformed bar, 16 mm in diameter, was embedded in the center of each specimen. From the test results, the most of HT type specimen with compressive strength of 21 and 27 MPa showed lower bond strength than the ones provided in CEB-FIP and considered in reinforcement location factor ($\alpha\;=\;1.3$). It was reasoned that bonded area of top bar specimen was reduced at the soffit of reinforcement because of bleed water of fresh concrete. Therefore the reinforcement location factor in current KCI design code should be reviewed and modified.

In this study, the bearing pressure on the rubble mound of a gravity-based harbor structure with an arbitrarily shaped bottom was targeted. Assuming that the bottom of the structure is a rigid body, the rubble mound was modeled as a linear spring uniformly distributed on the bottom that resists compression only, and the bearing pressure evaluation formula was derived. It was confirmed that there were no errors in the derivation process by showing that when the bottom was square, the derived equation was converted to the equation used in the design. In addition, the validity of the derived equation was proven by examining the behavior and convergence value of the bearing pressure when an arbitrarily shaped bottom converges into a square one. In order to examine the adequacy of the method used in the current design, the end bearing pressure for the pre-designed breakwater cross-section was calculated and compared with the values in the design document. As a result, it was shown that the method used for design was not appropriate as it gave unsafe results. In particular, the difference was larger when the eccentricity of the vertical load was large, such as in the case of extreme design conditions.
Recently, the atomically thin transition-metal dichalcogenide (TMD) semiconductors have attracted much attention owing to their remarkable properties such as tunable bandgap with high carrier mobility, flexibility, transparency, etc. However, because these TMD materials have a significant drawback that they are easily degraded in an ambient environment, various attempts have been made to improve chemical stability. In this research article, I report a method to improve the air stability of WSe2 one of the TMD materials via surface passivation with an h-BN insulator, and its application to field-effect transistors (FETs). With a modified hot pick-up transfer technique, a vertical heterostructure of h-BN/WSe2 was successfully made, and then the structure was used to fabricate the top-gate bottom-contact FETs. The fabricated WSe2-based FET exhibited not only excellent air stability, but also high hole mobility of 150 ㎠/Vs at room temperature, on/off current ratios up to 3×106, and 192 mV/decade of subthreshold swing.
In order to investigate the upwelling and island effects following the wind storm events in the East Sea (i.e., Uljin-Ulleungdo-Dokdo line) during spring, we assessed the vertical and horizontal profiles of abiotic and biotic factors, including phytoplankton communities. The assessment was based on the Geostationary Ocean Color Imager (GOCI) and field survey data. A strong south wind occurred on May 3, when the lowest sea level pressure (987.3 hPa) in 2016 was observed. Interestingly, after this event, huge blooms of phytoplankton were observed on May 12 along the East Korean Warm Current (EKWC), including the in the offshore waters of Ulleungdo and Dokdo. Although the diatoms dominated the EKWC area between the Uljin coastal waters and Ulleungdo, the population density of raphidophytes Heterosigma akashiwo was high in the offshore waters of Ulleungdo-Dokdo. Based on the vertical profiles of Chlorophyll-a (Chl. a), the sub-surface Chl. a maximum appeared at 20 m depths between Uljin and Ulluengdo, whereas relatively high Chl. a was distributed equally across the entire water column around the waters of Ulleungdo and Dokdo islands. This implies that the water mixing (i.e., upwelling) at the two islands, that occurred after the strong wind event, may have brought the rapid proliferation of autotrophic algae, with nutrient input, to the euphotic layer. Therefore, we have demonstrated that a strong south wind caused the upwelling event around the south-eastern Korean peninsula, which is one of the most important role in occurring the spring phytoplankton blooms along the EKWC. In addition, the phytoplankton blooms may have potentially influenced the oligotrophic waters with discrete time lags in the vicinity of Ulleungdo and Dokdo. This indicates that the phytoplankton community structure in the offshore waters of Ulleungdo-Dokdo is dependent upon the complicated water masses moving related to meandering of the EKWC.
This paper describes a three-dimensional ground penetrating radar (GPR) survey carried out around a levee of the Ara River in Saitama, Japan, where deformation of the ground was observed after heavy rainfall associated with the typhoon of September 2007. The high-density 3D GPR survey was conducted as a series of closely adjacent four directional sets of 2D surveys at an area surrounding vertical cracks on the paved road caused by deformations induced by heavy rain. The survey directions of the 2D surveys were 0, 90, 45, and -45 degrees with respect to the paved road and the intervals between lines were less than 0.5 m. The 3D subsurface structure was accurately imaged by the result of data processing using Kirchhoff-type 3D migration. As a result, locations and vertical continuities of the heavy rainfall induced cracks in the paved road were clearly imaged. This will be a great help in considering the generation mechanisms of the cracks. Moreover, the current risk of a secondary disaster was found to be low, as no air-filled cavities were detected by the 3D GPR survey.
