무연 리플로우 공정 횟수에 따른 organic solderability preservative(OSP) 표면처리 두께변화 및 열화현상을 분석하였다. 무연솔더 접합부의 접합강도에 미치는 OSP 표면처리의 열화특성을 SnPb 표면처리 경우와 비교하여 조사하였다. 또한 리플로우 pass에 따른 무연솔더 접합강도 열화분석을 위해 OSP 및 SnPb 표면처리된 FR-4 재질 PCB를 각각 1-6회 리플로우 처리하였다. 이후 각 리플로우를 거친 PCB 위에 2012 칩 저항기를 실장한 후 접합강도 변화를 측정하였다. 그 결과, 리플로우 공정 중 열 노출에 의해 OSP 코팅두께가 감소되는 것이 관찰되었고, 코팅두께의 변화 및 OSP 코팅 층의 산화를 유발함으로써, 솔더의 젖음성이 감소될 수 있음을 확인할 수 있었다. OSP 열화에 따른 솔더 접합강도는 SnPb 표리처리시 평균 62.2 N 이였으며, OSP의 경우는 약 58.1 N 이였다. 리플로우 공정 노출에 따라 OSP 코팅 층은 열분해 되지만, 솔더 접합부의 접합강도 측면에서는 산업적으로 적용 가능성을 확인할 수 있었다.
휴대폰 및 휴대기기의 낙하 충격에 대한 관심이 증가되고 있는 상황에서 솔더 볼 접합부의 낙하 충격특성은 패드의 종류와 리플로우 횟수에 영향을 받게 되어 이에 따른 신뢰성 평가가 요구된다. 이와 관련한 평 가법으로 일반적으로는 JEDEC에서 제정한 낙하충격 시험법을 사용하고 있으나 이 방법은 고 비용과 장시간이 소모되는 문제가 있어 본 연구에서는 낙하충격 특성을 간접적으로 평가하는 시험항목인 고속 전단시험을 실시하여 리플로우 횟수에 의해 성장하는 금속간 화합물 층과 OSP(Organic Solderability Preservative), ENIG(Electroless Nickel Immersion Gold) 및 ENEPIG(Electroless Nickel Electroless Palladium Immersion Gold) 등 표면처리에 따른 고속 전단특성을 비교, 분석하였다. 그 결과 리플로우 횟수가 증가함에 따라 IMC 층의 성장으로 고속 전단강도와 충격 에너지 값은 점차 감소하였다. 리플로우 횟수가 1회일 때는 ENEPIG, ENIG, OSP 순으로 고속 전단강도와 충격 에너지 값이 높았고 8회일 때는 ENEPIG, OSP, ENIG 순으로 충격 에너지 값이 높게 측정되었다.
최근 반도체 칩의 소형화 및 고집적화에 따라 미세 피치에 의한 범프 브리지 (bump bridge) 현상이 문제점으로 주목받고 있다. 이에 따라 범프 브리지 현상을 최소화할 수 있는 Cu pillar bump가 미세 피치에 대응하기 위해 반도체 패키지 산업에서 널리 적용되고 있다. 고온의 환경에 노출될 경우, 접합부 계면에 형성되는 금속간화합물(Intermetallic compound, IMC)의 두께가 증가함과 동시에 일부 IMC/Cu 및 IMC 계면 내부에 Kirkendall void가 형성되어 성장하게 된다. IMC의 과도한 성장과 Kirkendall void의 형성 및 성장은 접합부에 대한 기계적 신뢰성을 약화시키기 때문에 이를 제어하는 것이 중요하다. 따라서, 본 연구에서는 CS(Cu+ Sn-1.8Ag Solder) 구조 Cu pillar bump의 등온 시효 처리에 따른 접합부 특성 평가가 수행되었으며 그 결과가 보고되었다.
자동차 전장품의 시험환경 조건이 엄격해짐에 따라, 전장품 개발 기술자들은 이에 부합하는 성능, 신뢰성, 비용 등을 고려한 보다 효과적인 제품 설계를 위해 노력하고 있다. 본 논문에서는 ECM 알루미나 기판의 플라즈마 세척 영향과 리플로우 후 Sn-37wt%Pb 솔더와 패드 접합부 계면에서 형성되는 금속간 화합물을 관찰하였다. 기판의 플라즈마 세척은 계면 접착력을 저해하였던 C에 의한 유기 잔류물 층이 제거되어 계면 접착력을 향상시키는 효과가 있다. 또한 AFM 분석 결과 도체 패드의 표면 거칠기는 304 nm에서 330 m로 증가하였다. 리플로우 과정에서 솔더와 TiWN/Cu 패드 계면에서 형성된 $Cu_6/Sn_5$는 리플로우 횟수가 증가할 수록 결정립의 크기도 조대화되었다. 솔더와 Ag-Pd 도체패드 계면에서는 세포질 형태의 $Ag_3Sn$화합물이 관찰되었다. $Ag_3Sn$은 지름이 약 0.1∼0.6 $\mu\textrm{m}$이며, 솔더 내부에서는 침상 모양도 관찰되었다.
표면실장 공법을 통해 CSP 패키지를 보드에 실장 하는데 있어 무연솔더 접합부의 신뢰성에 영향을 미치는 인자 중 가장 중요한 것은 접합부에 형성되는 IMC (Intermetallic compound, 금속간화합물)인 것으로 알려져 있다. 접합부의 칩 부분에는 솔더와 칩의 UBM (Under bump metalization)이 접합하여 IMC가 형성되나, 보드 부분에는 솔더와 보드의 UBM 뿐만 아니라 그 사이에 솔더 페이스트가 함께 접합되어 IMC가 형성된다. 본 연구에서는 패키지의 신뢰성 연구를 위해 솔더 페이스트의 유무 및 두께에 따른 무연 솔더 접합부의 미세조직의 변화를 분석하였다. 본 실험에서는 Sn-3.0(Wt.%)Ag-0.5Cu 조성과 본 연구진에 의해 개발된 Sn-Ag-Cu-In 조성의 직경 $450{\mu}m$ 솔더 볼을 사용하였으며, 솔더 페이스트는 상용 Sn-3.0Ag-0.5Cu (ALPHA OM-325)를 사용하였다. 칩은 ENIG (Electroless nickel immersion gold) finish pad가 형성된 CSP (Chip scale package)를, 보드는 OSP (Organic solderability preservative)/Cu finish pad가 형성된 것을 사용하였다. 실험 방법은 보드를 솔더 페이스트 없이 플라즈마 처리 한 것, 솔더 페이스트를 $30{\mu}m$ 두께로 인쇄한 것, $120{\mu}m$의 두께로 인쇄한 것, 이렇게 3가지 조건으로 준비한 후, 솔더 볼이 bumping된 칩을 mounting하여, $242^{\circ}C$의 peak 온도 조건의 oven(1809UL, Heller)에서 reflow를 실시하여 패키지를 형성하였다. 이후 시편은 정밀 연마한 후, OM(Optical Microscopic)과 SEM(scanning electron microscope) 및 EDS(energy dispersive spectroscope)를 사용하여 솔더 접합부 IMC의 미세조직을 관찰, 분석하였다.
Microstructure and mechanical properties of Sn-3.1 wt.%Ag-6.9 wt.%Bi system solders on Cu-substrate were studied. The Sn3.1 wt.%Ag-6.9 wt.%Bi alloy was designed by phase diagram and chemical properties and was prepared by melting in argon atmosphere. The mechanical properties of solder/Cu joints were examined by shear strength test, and also creep test. The microstructure of Sn-3.1 wt.%Ag-6.9 wt.%Bi alloy consists of Bi-rich phase and $Ag_3Sn$ precipitate in {\beta}-Sn$ matrix phase. The shear strength of the joint was decreased with aging treatment. Crack path under shear test was through the solder. Similar crack path change mode was observed at the creep test of solder/Cu joint. The creep behavior of Sn-3.1 wt.%Ag-6.9 wt.%Bi alloy represented the inverse primary creep behavior at all test condition. It is suggested that the inverse primary creep behavior is induced from Bi solute atoms in Sn-matrix. The creep resistance of Sn-3.1Ag-6.9Bi alloy is better than that of Sn-3.5 wt.%Ag alloy at all test conditions.
There have been numerous approaches to examine the bonding strengths of solder joints. However, despite the technical and practical limitations, the precedent test methods such as the ball shear and ball pull tests are being used in industrial applications. In this study, the optimum jaw pressure with the modified protrusion jaw was introduced in order to obtain higher successful rate f3r ball pull testing. Furthermore, the pull strengths and fracture modes of Sn-8Zn-3Bi, Sn-4Ag-0.7Cu, and Sn-37Pb eutectic solder after isothermal aging tests ($100^{\circ}C,\;150^{\circ}C$), were evaluated with the protrusion jaw. The pull strength-displacement hysteresis curves and fracture surfaces were carefully investigated to evaluate the correlation between the pull strengths and the fracture modes of each solder. In conclusion, it is verified that Au-Zn IMCs (Intermetallic Compounds) have a detrimental effect on the pull strengths and changed fracture modes of Sn-8Zn-3Bi solder. Meanwhile, the microstructure transformation influences the degradation of pull strengths of Sn-4Ag-0.7Cu and Sn-37Pb solders.
The effect of high temperature-moisture on corrosion and mechanical properties for Sn-0.7Cu, Sn-3.0Ag-0.5Cu (SAC305) solders on flexible substrate was studied using Highly Accelerated Temperature/Humidity Stress Test (HAST) followed by three-point bending test. Both Sn-0.7Cu and SAC305 solders produced the internal $SnO_2$ oxides. Corrosion occurred between the solder and water film near flexible circuit board/copper component. For the SAC305 solder with Ag content, furthermore, octahedral corrosion products were formed near Ag3Sn. For the SAC305 and Sn-0.7Cu solders, the amount of internal oxide increased with the HAST time and the amount of internal oxides was mostly constant regardless of Ag content. The size of the internal oxide was larger for the Sn-0.7Cu solder. Despite of different size of the internal oxide, the fracture time during three-point bending test was not significantly changed. It was because the bending crack was always initiated from the three-point corner of the chip. However, the crack propagation depended on the oxides between the flexible circuit board and the Cu chip. The fracture time of the three-point bending test was dependent more on the crack initiation than on the crack propagation.
The effect of flip chip bonding parameters on formation of intermetallic compounds (IMCs) between Au stud bumps and Sn-3.5Ag solder was investigated. In this study, flip chip bonding temperature was performed at $260^{\circ}C$ and $300^{\circ}C$ with various bonding times of 5, 10, and 20 sec. AuSn, $AuSn_2$ and $AuSn_4$ IMCs were formed at the interface of joints and (Au, Cu)$_6Sn_5$ IMC was observed near Cu pad side in the joint. At bonding temperature of $260^{\circ}C$, $AuSn_4$ IMC was dominant in the joint compared to other Au-Sn IMCs as bonding time increased. At bonding temperature of $300^{\circ}C$, $AuSn_2$ IMC clusters, which were surrounded by $AuSn_4$ IMC, were observed in the solder joint due to fast diffusivity of Au to molten solder with increased bonding temperature. Bond strength of Au stud bump joined with Sn-3.5Ag solder was about 23 gf/bump and fracture mode of the joint was intergranular fracture between $AuSn_2$ and $AuSn_4$ IMCs regardless bonding conditions.
대표적인 저온솔더인 Sn-58Bi에 Ru nanoparticles을 첨가하여 Sn-58Bi-xRu 복합솔더를 제작하고 Cu/OSP 및 ENIG 표면처리된 PCB 기판과 반응시켜 계면반응 및 솔더조인트 신뢰성을 분석하였다. Cu/OSP와의 반응에서 형성된 Cu6Sn5 IMC는 Ru 함량에 따른 두께 변화가 거의 없고 100hr aging 후에도 큰 변화없이 고속 전단시험시 솔더 내부로 연성파괴가 발생하였다. ENIG 와의 반응시에는 Ru 함량이 증가함에 따라서 Ni3Sn4 IMC 두께가 감소하는 경향을 보였으며 일부 시편에서 ENIG 특유의 취성파괴 현상이 발견되었다. Ru 원소는 계면 부근에서 발견되지 않아서 계면반응에 크게 관여하지 않는 것으로 판단되며 주로 Bi phase와 함께 존재하는 것으로 분석되고 있는데 어떠한 형태로 두 원소가 공존하고 있는지에 대해서는 추가적인 연구가 필요하다.
