Quantum Modeling of Nanoscale Symmetric Double-Gate InAlAs/InGaAs/InP HEMT

  • The aim of this work is to investigate and study the quantum effects in the modeling of nanoscale symmetric double-gate InAlAs/InGaAs/InP HEMT (High Electron Mobility Transistor). In order to do so, the carrier concentration in InGaAs channel at gate lengths ($L_g$) 100 nm and 50 nm, are modelled by a density gradient model or quantum moments model. The simulated results obtained from the quantum moments model are compared with the available experimental results to show the accuracy and also with a semi-classical model to show the need for quantum modeling. Quantum modeling shows major variation in electron concentration profiles and affects the device characteristics. The two triangular quantum wells predicted by the semi-classical model seem to vanish in the quantum model as bulk inversion takes place. The quantum effects thus become essential to incorporate in nanoscale heterostructure device modeling.

  • Micro robots have been developed for many applications: medical, industrial, military, and so on. A small mobile robot was built and it has three legs made of bimorph piezoelectric actuators. It proceeds by vibrating the rear leg and it rotates by vibrating one of the front legs. The locomotion of the robot is described by relative position of mass center and the friction between the legs and the floor. This paper describes the principles of locomotion and modeling of the robot Modeling was simulated to investigate the dynamics of its mobility. The simulation results verified the modeling by showing similar movement of the robot as measured. It remained, however, several problems through experiments such as crooked direction of forward movement and proceeding speed.

Modeling of Electrical Conductivity from $\sigma$tot vs. Po21/4 Plot in Wet Atmosphere for High-Temperature Proton-Conducting Oxides

  • This work demonstrates a method for modeling of electrical conductivity in high-temperature proton-conducting oxides. Total conductivity was calculated assuming that it comprises partial conductivities contributed by protons, oxygen ions and electron holes. From the polt $\sigma_{tot}$ vs. $po_2\;{1/4}$ in wet atmosphere, thermodynamic and kinetic parameters were obtained representing transport properties such as concentration and mobility of the charge-carrying defects. The formulas for the calculation of partial conduction were derived based on the defect structure of HTPCs. Illustrative calculation were made for $SrCe_{0.95}Yb_{0.05}O_{2.975}$ system.

  • The fluoescent lamp has been successfully modeled by employing the radial variation of particle density and considering driving circuit effects on the characteristics of discharge process. The electron energy distribution is assumed to have a Maxwellian. The electron mobility and the ambipolar diffusion coefficients are considered to vary with an electron energy rather than a simple uniform value. Energy states of mercury atom in the discharge process are regarded as six levels rather than simple 4 or 5 levels. These discharge processes have been accurately solved by numerically employing mixed the FDM and the 2nd Runge-Kutta method. This model was applied to analyzing real circuit. Simulation and experimental results were presented to verify the feasibility of the modeling. Simulation and experimental results were presented to verify the feasibility of the modeling.

Modeling Electrical Characteristics for Multi-Finger MOSFETs Based on Drain Voltage Variation

  • The scaling down of metal oxide semiconductor field-effect transistors (MOSFETs) for the last several years has contributed to the reduction of the scaling variables and device parameters as well as the operating voltage of the MOSFET. At the same time, the variation in the electrical characteristics of MOSFETs is one of the major issues that need to be solved. Especially because the issue with variation is magnified as the drive voltage is decreased. Therefore, this paper will focus on the variations between electrical characteristics and drain voltage. In order to do this, the test patterned multi-finger MOSFETs using 90-nm process is used to investigate the characteristic variations, such as the threshold voltage, DIBL, subthreshold swing, transconductance and mobility via parasitic resistance extraction method. These characteristics can be analyzed by varying the gate width and length, and the number of fingers. Through this modeling scheme, the characteristic variations of multi-finger MOSFETs can be analyzed.

토픽 모델링을 활용한 전동킥보드 공유 서비스의 사용자 리뷰 분석 (Analysis of User Reviews of Electric Kickboard Sharing Service Using Topic Modeling )

  • This study conducts topic modeling analysis on four electric scooter sharing platforms: Alpaca, SingSing, Kickgoing, and Beam. Using user review data, the study aims to identify key topics and issues associated with each platform, as well as uncover common themes across platforms. The analysis reveals that users primarily express concerns and preferences related to application usability, service mobility, and parking/accessibility. Additionally, each platform exhibits unique characteristics and challenges. Alpaca users generally appreciate convenience and enjoyment but express concerns about safety and service areas. SingSing faces issues with application functionality, while Kickgoing users encounter connectivity problems and device usability issues. Beam receives overall positive feedback, but users express dissatisfaction with application usability and parking. Based on these findings, scooter sharing service providers should focus on enhancing application features, stability, and expanding service coverage to meet user expectations and improve customer satisfaction. Furthermore, highlighting platform-specific strengths and providing tailored services can enhance competitiveness and foster continuous service growth and development.

홈 네트워크 환경에서 서비스 이동성 지원을 위한 에이전트 구현 방안 및 메모리 성능 분석 (Implementation and Memory Performance Analysis of a Service Mobility Agent System to Support Service Mobility in Home Network)

  • 본 논문에서는 홈 네트워크 환경에서 서비스 이동성을 지원하기 위한 에이전트 구현 방안을 제안한다. 에이전트 구현을 위해 단말 에이전트와 서버 에이전트의 설계 방안을 서술하였다. 구체적으로 단말 에이전트의 사용자 인식 모듈, 시그널링 메시지 수신 및 파싱 모듈과 서버 에이전트의 시그널링 메시지 수신 및 파싱 모듈, 멀티미디어 스위칭 모듈, 메모리 관리 모듈에 대한 설계 방안을 서술하였다. 또한 사용자의 위치 관리를 위해 IP 공유기에서 관리되어야 할 파라메터를 정의하였고 이 파라메터들이 메모리에 저장될 바인딩 테이블의 구조를 설계하였다. 성능 분석을 위해서 M/M/1/K 큐잉 모델을 이용하여 메모리 크기, 차단 확률, 활용도 간의 관계를 도출하였다. 얻어진 결과로부터 서버에이전트가 탑재되는 IP 공유기에서 요구되는 메모리의 크기를 예측할 수 있음을 보였다.

MOS 모델을 이용한 그래핀 트랜지스터 모델링 (Graphene Transistor Modeling Using MOS Model)

  • 그래핀은 한 원자 두께의 탄소재료로서 전자가 매우 빠른 속도로 이 층을 통과할 수 있기 때문에, 트랜지스터를 비롯한 다양한 디바이스 응용을 위한 연구가 수행되어 왔다. 높은 전자이동도 특성으로 인해 높은 주파수 대역이나 고속 스위치 등의 시스템 응용에 적합하다. 본 연구에서는 양산에 적합한 RT-CVD(Rapid Thermal Chemical Vapor Deposition) 공정을 이용하여 실리콘 기판 상에 그래핀 층을 형성하고, 다양한 공정조건 최적화를 통해 $7,800cm^2/Vs$의 전자이동도를 추출하였다. 이는 실리콘 기판의 7배 이상 되는 값이고, GaAs 기판보다도 높은 수치이다. 밴드갭이 존재하지 않는 그래핀 기반 트랜지스터 모델링을 위해 pMOS와 nMOS의 모델을 융합하여 적용하였고, 실험을 통해 추출된 전자이동도 값을 적용하였다. 추출된 모델을 이용하여 트랜지스터의 핵심 파라미터 중의 하나인 게이트의 길이와 폭 등에 따른 전기적 특성을 고찰하였다.

효율적인 구조로봇 개발을 위한 통합 M&S 프레임워크 (Modeling & Simulation Framework for the Efficient Development of a Rescue Robot)

  • 본 연구에서는 전장이나 재난 환경과 같은 인간이 투입되기 힘든 환경에서 인간을 대신하여 부상자 구조 및 위험물 처리 목적으로 개발된 구조로봇의 효율적 개발을 위한 통합 M&S 프레임워크를 소개한다. 개발된 통합 M&S 프레임워크는 계층화, 모듈화된 통합운동제어 소프트웨어의 구조에 기인하여 통합운동제어 소프트웨어 구조는 동일하게 이용하며 로봇 플랫폼을 시뮬레이션 프로그램으로 대체하여 SILS(Software-in-the-Loop Simulation) 개념의 M&S를 가능하게 하였다. 이를 활용하여 로봇 설계 및 로봇 제어 기술의 성능 검증 등의 개발 전 과정을 효율적으로 수행하였고, 비정형 환경에서의 원격 운용성 향상도 가져왔다. 통합 M&S 프레임워크의 적극적인 활용을 통해 구조로봇의 성공적인 개발 및 성능 확인을 완료하였으며, 구조로봇의 주요 기술 중 하나인 가변형상 제어를 통한 주행 안정화 기술 개발 과정에 적용된 통합 M&S 프레임워크의 사례를 통해 효용성을 확인한다.

분산 낙하 이동 모델에서의 평균 노드 거리 기반 적응적 OLSR 프로토콜 (Adaptive OLSR Protocol Based on Average Node Distance in Airdropped Distributed Mobility Model)

  • With the development of IT (Information Technology) technology, embedded system and network technology are combined and used in various environments such as military environment as well as everyday life. In this paper, we propose a new airdropped distributed mobility model (ADMM) modeling the dispersion falling of the direct shot of a cluster bomb, and we compare and analyze some representative MANET routing protocols in ADMM in ns-3 simulator. As a result of the analysis, we show OLSR routing protocol is promising in ADMM environment in the view points of packet delivery ratio (PDR), end to end delay, and jitter. In addition, we propose a new adaptation scheme for OLSR, AND-OLSR (Average Node Distance based adaptive-OLSR) to improve the original OLSR in ADMM environment. The new protocol calculates the average node distance, adapts the period of the control message based on the average node distance increasing rate. Through the simulation study, we show that the proposed AND-OLSR outperforms the original OLSR in PDR and control message overhead.
