Comparative Analysis of PBTI Induced Device Degradation in Junctionless and Inversion Mode Multiple-Gate MOSFET (PBTI에 의한 무접합 및 반전모드 다중게이트 MOSFET의 소자 특성 저하 비교 분석)

  • In this paper, a comparative analysis of PBTI induced device degradation in nanowire n-channel junctionless and inversion mode Multiple-Gate MOSFET(MuGFETs) has been performed. It has been observed that the threshold voltage is increased after PBTI stress and the threshold voltage variation of junctionless device is less significant than that of inversion mode device. However the degradation rate of junctionless device is less significant than that of inversion mode device. The activation energy of the device degradation is larger in inversion mode device than junctionless device. In order to analyze the more significant PBTI induced device degradation in inversion mode device than junctionless device, 3-dimensional device simulation has been performed. The electron concentration in inversion mode device is equal to the one in junctionless device but the electric field in inversion mode device is larger than junctionless device.

  • The classical image reconstruction for stripmap-mode Synthetic Aperture Radar is the Range-Doppler algorithm. When the spotlight-mode SAR system was envisioned, Range-Doppler algorithm turned out to fail rapidly in this SAR imaging modality. Thus, what is referred to as Polar format algorithm, which is based on the Plane wave approximation, was introduced for imaging from spotlight-mode SAR raw- data. In this paper, we have studied for the raw data processing schemes in the spotlight-mode Synthetic Aperture Radar. We apply the Wavefront Reconstruction scheme that does not utilize the approximation in spotlight-mode SAR imaging modelity, and compare the performance of target imaging with the Polar format inversion scheme.

  • In this paper, an approach to autopilot design based on the robust nonlinear dynamic inversion method is proposed. Both unknown parameters and uncertainty bounds are estimated and parameter estimates are used in the fast inversion. Furthermore, to get more robustness slow inversion is incorporated with MRAC(Model Reference Adaptive Control) and sliding mode control where the estimates of uncertainty bounds are used. The proposed method is applied to the pitch autopilot design of a missile system and excellent performance is shown via computer simulation.

Numerical studies of information about elastic parameter sets in non-linear elastic wavefield inversion schemes (비선형 탄성파 파동장 역산 방법에서 탄성파 변수 세트에 관한 정보의 수치적 연구)

  • Non-linear elastic wavefield inversion is a powerful method for estimating elastic parameters for physical constraints that determine subsurface rock and properties. Here, I introduce six elastic-wave velocity models by reconstructing elastic-wave velocity variations from real data and a 2D elastic-wave velocity model. Reflection seismic data information is often decoupled into short and long wavelength components. The local search method has difficulty in estimating the longer wavelength velocity if the starting model is far from the true model, and source frequencies are then changed from lower to higher bands (as in the 'frequency-cascade scheme') to estimate model elastic parameters. Elastic parameters are inverted at each inversion step ('simultaneous mode') with a starting model of linear P- and S-wave velocity trends with depth. Elastic parameters are also derived by inversion in three other modes - using a P- and S-wave velocity basis $('V_P\;V_S\;mode')$; P-impedance and Poisson's ratio basis $('I_P\;Poisson\;mode')$; and P- and S-impedance $('I_P\;I_S\;mode')$. Density values are updated at each elastic inversion step under three assumptions in each mode. By evaluating the accuracy of the inversion for each parameter set for elastic models, it can be concluded that there is no specific difference between the inversion results for the $V_P\;V_S$ mode and the $I_P$ Poisson mode. The same conclusion is expected for the $I_P\;I_S$ mode, too. This gives us a sound basis for full wavelength elastic wavefield inversion.

Effectiveness of multi-mode surface wave inversion in shallow engineering site investigations (토목관련 천부층 조사에서 다중 모드 표면파 역산의 효과)

  • Inversion of multi-mode surface-wave phase velocity for shallow engineering site investigation has received much attention in recent years. A sensitivity analysis and inversion of both synthetic and field data demonstrates the greater effectiveness of this method over employing the fundamental mode alone. Perturbation of thickness and shear-wave velocity parameters in multi-modal Rayleigh wave phase velocities revealed that the sensitivities of higher modes: (a) concentrate in different frequency bands, and (b) are greater than the fundamental mode for deeper parameters. These observations suggest that multi-mode phase velocity inversion can provide better parameter discrimination and imaging of deep structure, especially with a velocity reversal, than can inversion of fundamental mode data alone. An inversion of the theoretical phase velocities in a model with a low velocity layer at 20 m depth can only image the soft layer when the first higher mode is incorporated. This is especially important when the lowest measurable frequency is only 6 Hz. Field tests were conducted at sites surveyed by borehole and PS logging. At the first site, an array microtremor survey, often used for deep geological surveying in Japan, was used to survey the soil down to 35 m depth. At the second site, linear multichannel spreads with a sledgehammer source were recorded, for an investigation down to 12 m depth. The f-k power spectrum method was applied for dispersion analysis, and velocities up to the second higher mode were observed in each test. The multi-mode inversion results agree well with PS logs, but models estimated from the fundamental mode alone show f large underestimation of the depth to shallow soft layers below artificial fill.

A Study on Geoelectrical Structure of Jeju Island Using 3D MT Inversion of 2D Profile Data (2차원 MT 자료의 3차원 역산을 통한 제주도 지전기구조 연구)

  • Traditional two-dimensional (2D) interpretation of magnetotelluric (MT) data utilizes only transverse magnetic (TM)-mode data, because 2D inversion of transverse electric (TE)-mode data results in spurious features when 3D structures exist in the subsurface. The application of a 3D inversion algorithm to a single MT profile can reduce contamination due to off-profile anomalies and help us to incorporate TE-mode data in the interpretation. In this study, we conduct 2D and 3D inversions of MT data observed along two lines in Jeju Island. First, we invert apparent resistivities and phases in the TM and TE modes separately. Then, we perform 2D joint inversion of both TM- and TE-mode data and 3D inversion of both Zxy- and Zyx-mode data corresponding to TE- and TM-mode data in 2D. The resistivity images derived from all four data show that the geoelectrical structure in Jeju Island is a three-layered earth with the resistive-conductive-resistive stratigraphy within a depth of 5 km. The 3D inversion does not produce clear anomalies in the reconstructed profile image, while all of 2D do. This attributed to the possibility that 2D inversion results are distorted by exiting off-profile 3D anomalies in Jeju. With 3D inversion of 2D profile MT data, we can deduce more reliable results that are not seriously distorted by off-profile 3D anomalies.

A Study of the comparison of Inversion of Rayleigh wave Group and Phase Velocities for Regional Near-Surface 2-Dimensional Velocity Structure (천부지각 2차원 속도구조를 위한 레일리파의 군속도와 위상속도 역산의 비교 연구)

  • The surface wave data obtained in a tidal flat located in the sw coast of the Korean Peninsula were used to analyse the shear wave velocity structure of the area. First, the phase velocity dispersion curves were obtained by the tau-p stacking method and the group velocity dispersion curves by a wavelet transform method and the Multiple Filtering Technique by Dziewonski. The phase velocity dispersion curves exhibited bigger errors than the group velocity curves. The results showed that the wavelet transform method was more effective in separating the fundamental and the 1st higher mode group velocity curves than the Multiple Filtering Technique. Combined use of the fundamental and the 1st higher mode group velocity dispersion curves in the inversion for the shear wave velocity structure gave better spatial resolution compared when the fundamental mode group velocity was used alone. This study indicates that the group velocity dispersion curves can be used in the inversion of Rayleigh waves for the shear wave velocity structure, especially effectively with the higher mode group velocity curves together.

Graphical Representation of the Instantaneous Compensation Power Flow for Single-Phase Active Power Filters

  • The conventional graphical representation of the instantaneous compensation power flow for single-phase active power filters(APFs) simply represents the active power flow and the reactive power flow which flowing between the power source and the active filter / the load. But, this method does not provide the information about the rectification mode and the compensation mode of APFs, especially, the loss for each mode was not considered at all. This is very important to understand the compensation operation characteristics of APFs. Therefore, this paper proposes the graphical representation of the instantaneous compensation power flow for single-phase APFs considering the instantaneous rectification mode and the instantaneous inversion mode. Three cases are verified in this paper - without compensation, with compensation of the active power 'p' and the fundamental reactive power 'q', and with compensation of only the distorted power 'h'. To ensure the validity of the proposed approach, PSIM simulation is achieved. As a result, we could confirm that the proposed approach was easy to explain the instantaneous compensation power flow considering the instantaneous rectification mode and the instantaneous inversion mode of APFs, also, Total Harmonic Distortion(THD)/Power Factor (P.F) and Fast Fourier Transform(FFT) analysis were compared for each case.

Steep subthreshold slope at elevated temperature in junctionless and inversion-mode MuGFET (고온에서 무접합 및 반전모드 MuGFET의 문턱전압 이하에서 급격히 작은 기울기 특성)

  • In this paper, the variation of a steep subthreshold slope at elevated temperature in nanowire n-channel junctionless and inversion mode MuGFETs has been compared. It has been observed that the subthreshold slopes are increased with the increase of the operation temperature in junctionless and inversio-mode transistors. The variation of a subthreshold slope with operation temperature is more significant in junctionless transistor than inversion-mode transistor. The temperature dependence on the variation of a subthreshold slope for different fin widths shows a similar behavior regardless of fin width. From the temperature dependence on the variation of a subthreshold slope for different substrate biases, it has been observed that the variation of a subthreshold slope is less significant when the substrate bias was applied. It is worth noting that one can achieve a subthreshold slope of below 41mV/dec at elevated temperature of 400K using the junctionless MuGFETs with a positive substrate bias.

Ultra-Low-Power Differential ISFET/REFET Readout Circuit

  • A novel ultra-low-power readout circuit for a pH-sensitive ion-sensitive field-effect transistor (ISFET) is proposed. It uses an ISFET/reference FET (REFET) differential pair operating in weak-inversion and a simple current-mode metal-oxide semiconductor FET (MOSFET) translinear circuit. Simulation results verify that the circuit operates with excellent common-mode rejection ability and good linearity for a single pH range from 4 to 10, while only 4 nA is drawn from a single 1 V supply voltage.
