NPC 인버터의 베이스/게이트 구동 억제 방법 (Base/Gate Drive Suppression Methods of NPC Inverters)

  • This paper proposes two base/gate drive suppression methods of NPC inverters. The first is the output current polarity detection type, which can be regarded as an extension of Joshi and Bose's method for ordinary inverters. But this method has difficulties in implementation. The second is the output voltage polarity detection type, which is easier to implement than the former. The base/gate drive suppression methods have the merit that it does not have the dead time problem, reduces the power loss of the driving circuit, and others.

  • In this paper, a single N+ emitter trench gate-type insulated gate bipolar transistor (IGBT) device was studied using T-CAD, in order to achieve a low on-state voltage drop (Vce-sat) and high breakdown voltage, which would reduce power loss and device reliability. Using the simulation, the threshold voltage, breakdown voltage, and on-state voltage drop were studied as a function of the temperature, the length of time in the diffusion process (drive-in) after implant, and the trench gate depth. During the drive-in process, a $20^{\circ}C$ change in temperature from 1,000 to $1,160^{\circ}C$ over a 150 minute time frame resulted in a 1 to 4 V change in the threshold voltage and a 24 to 2.6 V change in the on-state voltage drop. As a result, a 0.5 um change in the trench depth of 3.5 to 7.5 um resulted in the breakdown voltage decreasing from 802 to 692 V.

  • A 120kV/70A high voltage switch has been installed at Korea Atomic Energy Research Institute in Taejon to supply power with Korea Superconducting Tokamak Advanced Research (KSTAR) Neutral Beam Injection (NBI) system. NBI system requires fast cutoff of the power supply voltage for protection of the grid when arc detected and fast turn-on the voltage for sustaining the beam current. Therefore the high voltage switch and arc current detection circuit are important part of the NBI power supply and there are much need for high voltage solid state switches in NBI system and a broad area of applications. This switch consisted of 100 series connected MOSFETs and adopted the proposed simple and reliable gate drive circuit without bias supply, Various results taken during the commissioning phase with a 100kW resistive load and NBI source are shown. This paper presents the detailed design of 120kV/70A high voltage MOSFETs switch and simple gate drive circuit. Problems with the high voltage switch and gate driver and solutions are also presented.

  • 여러 배터리 셀을 직렬로 연결해서 사용하는 BMS에서 사용 가능 용량을 최대화시키기 위하여 각 셀의 전압을 같도록 맞춰주는 셀 밸런싱 기술이 필요하다. 다중 권선 변압기를 사용하는 능동 셀 밸런싱 회로에서 셀 간 직접적 (direct cell-to-cell)으로 에너지를 전달하는 밸런싱 회로는 PMOS 스위치와 NMOS 스위치를 구동하기 위한 게이트 구동 칩은 PMOS 스위치와 NMOS 스위치 개수 만큼 TLP2748 포토커플러(photocoupler)와 TLP2745 포토커플러가 필요하므로 원가가 증가하고 집적도가 떨어진다. 그래서 본 논문에서는 포토커플러를 사용하여 PMOS와 NMOS 스위칭소자를 구동하는 대신 70V BCD 공정기반의 PMOS 게이트 구동회로와 NMOS 게이트 구동회로, 스위칭 시간이 개선된 PMOS 게이트 구동회로와 NMOS 게이트 구동회로를 제안하였다. 스위칭 시간이 개선된 PMOS 게이트 구동 스위치의 ${\Delta}t$는 8.9ns이고, NMOS 게이트 구동 스위치의 ${\Delta}t$는 9.9ns로 양호한 결과를 얻었다.

  • 현재 120kV/70A 고압 스위치가 KSTAR의 NBI 시스템에 사용되기 위하여 대전의 원자력 연구소에 설치되어 있다. NBI 시스템은 아크 발생시 이온 소스를 보호하기 위하여 전압의 빠른 차단 및 빔 전류의 유시를 위하여 전압의 빠른 턴온이 요구된다. 따라서 고압 스위치와 아크 검출회로는 NBI 시스템에서 중요한 부분을 차지하고 있다. 고압의 반도체 스위치는 NBI 시스템 뿐만 아니라 산업전반에서 요구되고 있다. NBI 시스템에 적용된 120kV/70A 고압 스위치는 100개의 MOSFET 소자를 직렬연결하였으며 본 논문에서 제안한 바이어스 전원이 없는 간단한 구동회고를 사용하였다. 실험식에서의 시험 및 현장에서 100kW의 모의 저항부하와 NBI 이온 소스에 적용한 실험결과를 제시하였다. 본 논문은 120kV/70A 고압 MOSFET 스위치와 간단한 게이트 구동회로의 설계를 제시하였으며, 제작 및 시험기간 동안의 문제점 및 해결방안에 대해서도 제시하였다.

Design and Implementation of an FPGA-based Real-time Simulator for a Dual Three-Phase Induction Motor Drive

  • This paper presents a digital hardware implementation of a real-time simulator for a multiphase drive using a field-programmable gate array (FPGA) device. The simulator was developed with a modular and hierarchical design using very high-speed integrated circuit hardware description language (VHDL). Hence, this simulator is flexible and portable. A state-space representation model suitable for FPGA implementations was proposed for a dual three-phase induction machine (DTPIM). The simulator also models a two-level 12-pulse insulated-gate bipolar transistor (IGBT)-based voltage-source converter (VSC), a pulse-width modulation scheme, and a measurement system. Real-time simulation outputs (stator currents and rotor speed) were validated under steady-state and transient conditions using as reference an experimental test bench based on a DTPIM with 15 kW-rated power. The accuracy of the proposed digital hardware implementation was evaluated according to the simulation and experimental results. Finally, statistical performance parameters were provided to analyze the efficiency of the proposed DTPIM hardware implementation method.

  • Standard Gate Turn Off (GTO) Thyristor drive technology results in inhomogeneous turn-on and turn-off transients which in turn needs costly dv/dt and di/dt snubber circuits. Added to this GTO is bulky in size, needs external cooling, slower switching time etc. The development of high voltage Insulated Gate Bipolar Transistor (IGBT) have given new device advantage in the areas where they compete with conventional GTO technology. Indian Railway has developed first IGBT based traction converter and was commissioned in November 2006. Some of the supremacy of IGBT are smaller in size, no external cooling is required, built in power supply which enhances reliability, lower switching losses which leads to higher efficiency, reduced gate drive, high frequency operation in real time etc. These advantages are highlighted along with IGBT Traction system in operation.

  • This paper describes a gate drive circuit for series connected IGBTs in high voltage applications. The proposed control criterion of the gate circuit is to actively limit the voltages during switching transients, while minimizing switching transient and losses. In order to achieve the control criterion, an analog closed loop control scheme is adopted. The performance of gate drive circuit is examined experimentally by the series connection of three IGBTs with conventional snubber circuits. The experimental results show the voltage balancing by an active control under wide variation in loads and imbalance conditions.

  • The optimum design parameters of several hydraulic systems are obtained using the complex method that is one kind of constrained direct search method. First, the parameters of lead-lag controller of the direct drive servovalve is designed using the complex method to satisfy the steady-state error requirement. Second, the optimum locating point of hydraulic cylinder Is determined to minimize the cylinder force in the operation range of rotational sluice gate. For the third application case, the optimum piston area of hydraulic cylinder is determined to minimize the man power to elevate the manually operated sluice gate.

  • 160nm thick amorphous Si and polycrystalline Si were each deposited on to 10nm thick SiO$_2$, Co monolayer and Co/Ti bilayer were sequentially evaporated to form Co-polycide. Then MOS capacitors were fabricated by BF$_2$ ion-implantation. The characteristics of the fabricated capacitor samples depending upon the drive-in annel conductions were measured to study the effects of thermal stability of CoSi$_2$and dopant redistribution on electrical properties of Co-polycide gates. Results for capacitors using Co/Ti bilayer and drive-in annealed at 80$0^{\circ}C$ for 20~40sec. showed excellent C-V characteristics of gate electrode.
