A New Programming Method of Scaled SONOS Flash Memory Ensuring 1$\times$10$^{6}$ Program/Erase Cycles and Beyond (1x10$^{6}$ 회 이상의 프로그램/소거 반복을 보장하는 Scaled SONOS 플래시메모리의 새로운 프로그래밍 방법)

  • In this study, a new programming method, to minimize the generation of Si-SiO$_2$ interface traps of scaled SONOS flash memory as a function of number of program/erase cycles has been proposed. In the proposed programming method, power supply voltage is applied to the gate, forward biased program voltage is applied to the source and the drain, while the substrate is left open, so that the program is achieved by Modified Fowler-Nordheim (MFN) tunneling of electron through the tunnel oxide over source and drain region. For the channel erase, erase voltage is applied to the gate, power supply voltage is applied to the substrate, and the source and drain are open. A single power supply operation of 3 V and a high endurance of 1${\times}$10$\^$6/ prograss/erase cycles can be realized by the proposed programming method. The asymmetric mode in which the program voltage is higher than the erase voltage, is more efficient than symmetric mode in order to minimize the degradation characteristics of scaled SONOS devices because electrical stress applied to the Si-SiO$_2$ interface is reduced by short programming time.

Utilization of Slaughter Porcine Blood as an Animal Feed (도축부산물인 돈혈의 재활용에 관한 연구)

  • Optimal conditions for collecting, storing and drying temperature to utilize slaughter porcine blood for blood meals and the effects of blood meal on growth in broiler chicks were investigated. Dry matter and protein contents of slaughter procine blood were 19.5% and 77%(dry basis), respectively. As for the composites of amino acids in the blood, aspartic acid, arginine, glycine, histidine, leucine, lysine, phenylalanin threonine were shown high. There was no significant difference between the collections by bloodletting and vacuumming in terms of microbial contamination. Storage of slaughter porcine blood showed no differences in protein, DNA and triglyceride contents and pH between the storage methods of freezing (-20$^{\circ}C$) and refrigerating (-4$^{\circ}C$). In case of room temperature storage, however, the decrease in pH and the appearance of new protein due to microbial contaminations increased as the storage periods were prolonged. When drying was done by flash methods, the drying period got shortened as the temperature became higher, yet protein and triglyceride were destoryed more. When drying was done over 120$^{\circ}C$, even at the same degree, the breakdowns of protein and triglyceride increased more as drying period got longer. In feeding trials of broiler chicks, dietary supplementation of the flash dried blood meal at 2% level showed significant difference in growth rate(P<.05%). These results indicated that the appropriate handling and manufacturing of slaughter porcine blood enabled the blood to be used as a protein source for broiler chicks.

  • This paper presents the development of a ROM writer for shmoo test of a flash memory integrated into the MCU(Micro Controller Unit). A shmoo test is a graphical display of the response of a component or system varying over a range of conditions and inputs. Often used to represent the results of the testing of complex electronic systems such as computers or integrated circuits such as DRAMs, ASICs or microprocessors. A shmoo test and data write time(32k) of the development ROM writer is 6.4 seconds, which was improved by about 20% compared to the rate of the currently used ROM writer.

Investigation of Endurance Degradation in a CTF NOR Array Using Charge Pumping Methods

  • We investigate the effect of interface states on the endurance of a charge trap flash (CTF) NOR array using charge pumping methods. The endurance test was completed from one cell selected randomly from 128 bit cells, where the memory window value after 102 program/erase (P/E) cycles decreased slightly from 2.2 V to 1.7 V. However, the memory window closure abruptly accelerated after 103 P/E cycles or more (i.e. 0.97 V or 0.7 V) due to a degraded programming speed. On the other hand, the interface trap density (Nit) gradually increased from 3.13×1011 cm−2 for the initial state to 4×1012 cm−2 for 102 P/E cycles. Over 103 P/E cycles, the Nit increased dramatically from 5.51×1012 cm−2 for 103 P/E cycles to 5.79×1012 cm−2 for 104 P/E cycles due to tunnel oxide damages. These results show good correlation between the interface traps and endurance degradation of CTF devices in actual flash cell arrays.

  • In this paper, according to characteristics of flash memory, a memory recycling method is proposed in order to decrease the necessary cost preventing performance degradation at the same time, In order to optimize the demanding costs, the new approach partitions the search space of flash memory segments into K segment groups, A method for memory space allocation, in addition, is proposed in order to satisfy the goal of even wearing over the total memory space, The optimized configuration of the proposed method is achieved through experiments, The fact that the newly proposed methods outperform the existing approaches regarding cost and performance is evaluated by simulations, Furthermore the experimental results demonstrate that the memory allocation method affects even wearing in great deal.

  • In a database system, updates on pages that are made by a transaction should be stored in a secondary storage before the commit is complete. Generic secondary storages have volatile DRAM caches to hide long latency for non-volatile media. However, as logs that are only written to the volatile DRAM cache don't ensure durability, logging latency cannot be hidden. Recently, a flash SSD with capacitor-backed DRAM cache was developed to overcome the shortcoming. Storage devices, like those with a non-volatile cache, will increase transaction throughput because transactions can commit as soon as the logs reach the cache. In this paper, we analyzed performance in terms of transaction throughput when the SSD with capacitor-backed DRAM cache was used as log storage. The transaction throughput can be improved over three times, by committing right after storing the logs to the DRAM cache, rather than to a secondary storage device. Also, we showed that it could acquire over 73% of the ideal logging performance with proper tuning.

  • To research about the fire spread in Korean apartment house, a full-scale fire test in a four-story apartment was executed. The fire started at the third floor, and originated from overheated cooking oil in the kitchen. The apartment included all combustibles in general house. Through measuring temperature, measuring the concentration of oxygen and observing, we investigated the fire spread inside the apartment house. As a result, we got the data of the time needed for the initiation of fire, the time for fire to spread into each area in the house, and the time required until flash-over was seen. Also we grasped the understanding of the fire spread to the upper floor.

  • We propose a damascene gate FinFET with Si nanocrystals implemented on bulk silicon wafer for low voltage flash memory device. The use of optimized SRON (Silicon-Rich Oxynitride) process allows a high degree of control of the Si excess in the oxide. The FinFET with Si nanocrystals shows high program/erase (P/E) speed, large $V_{TH}$ shifts over 2.5V at 12V/$10{\mu}s$ for program and -12V/1ms for erase, good retention time, and acceptable endurance characteristics. Si nanocrystal memory with damascene gate FinFET is a solution of gate stack and voltage scaling for future generations of flash memory device. A Study on the Fire Hazard of Transportation Oil (수송기관용 오일의 화재위험성에 관한 연구)

  • The purpose of this study is to conduct the study of the combustion and thermal characteristics through transportation oil for the analysis of fire hazard. Transportation oil breaks down into fuels such as diesel for civilian demands, gasoline, DF1(diesel for military), high sulfur diesel(for marine), kerosene and JP1(for aviation), and lubricants like brake fluid, power steering oil, engine oil, and automatic and manual transmission oil. The experiments of flash point, ignition point, flame duration time, heat release rate were carried out using TAG closed cup flash point tester(AFP761), Cleveland open cup auto flash point analyzer(AFP762), KRS-RG-9000 and Dual cone calorimeter. As a result, the fuel's ignition points were lower than lubricants, especially that of gasoline was not conducted as it has below zero one. Gasoline has the highest ignition point of about $600^{\circ}C$, while the other fuels showed $400{\sim}465^{\circ}C$. For flame duration time, lubricants had over 300 seconds, but fuels had less than 300 seconds except high sulfur diesel(350 seconds). Total heat release rate ranged $287{\sim}462kW/m^2$ for lubricants and gasoline showed the highest total heat release rate, $652kW/m^2$.

  • Flash memory based SSDs are currently being considered as a promising candidate for replacing hard disks due to several superior features such as shorter access time, lower power consumption and better shock resistance. However, SSDs have different characteristics from hard disk such as difference of unit and time for read, write and erase operation and impossibility for over-writing. Because of these reasons, SSDs have disadvantages on hard disk based systems, so FTL(Flash Translation Layer) is designed to increase SSDs' efficiency. In this paper, we propose an advanced logical address mapping method for increasing SSDs' performance, which is named HAMM(Hybrid Address Mapping Method). HAMM addresses drawbacks of previous block-mapping method and super-block-mapping method and takes advantages of them. We experimented our method on our own SSDs simulator. In the experiments, we confirmed that HAMM uses storage area more efficiently than super-block-mapping method, given the same buffer size. In addition, HAMM used smaller memory than block-mapping method to construct mapping table, demonstrating almost same performance.
