Metallorganic Chemical Vapor Deposition and Characterization of TiO2 Nanoparticles

  • TiO₂nanoparticles were synthesized using the metallorganic chemical vapor deposition process. Particles with and without metal ion dopants were obtained. X-ray photoelectron and energy dispersive X-ray spectroscopic measurements confirmed the stoichiometry of the TiO₂nanoparticles. X-ray diffraction patterns showed a polycrystalline anatase structure of TiO₂. Transmission electron microscopy revealed that these particles are of nanoscale dimensions. Exact particle size and size distribution analyses were carried out by dynamic light scattering. The average particle size was determined to be 22 nm. The nanosize particles provided large surface area for photocatalysis and a large number of free surface-charge carriers, which are crucial for the enhancement of photocatalytic activity. To improve the photocatalytic activity, metal ions, including transition metal ions $(Pd^{2+},\;Pt^{4+},\;Fe^{3+})$ and lanthanide ion $(Nd^{3+})$ were added to pure TiO₂nanoparticles. The effects of dopants on photocatalytic kinetics were investigated by the degradation of 2-chlorophenol under an ultraviolet light source. The results showed that the TiO₂nanoparticles with the metal ion dopants have higher photocatalytic activity than undoped TiO₂. The $Nd^{3+}$ ion of these dopant metal ions showed the highest catalytic activity. The difference in the photocatalytic activity with different dopants is related to the different ionic radii of the dopants.

  • The electronic state and chemical bonding of $\beta$-MnO$_2$ with transition metal dopants were theoretically investigated by DV-X$_{\alpha}$ (the discrete variational X$_{\alpha}$) method, which is a sort of the first principles molecular orbital method using the Hartree-Fock-Slater approximation. The calculations were performed with a $_Mn_{14}$ MO$_{56}$ )$^{-52}$ (M = transition metals) cluster model. The electron energy level, the density of states (DOS), the overlap population, the charge density distribution, and the net charges, were calculated. The energy level diagram of MnO$_2$ shows the different band structure and electron occupancy between the up spin states and down spin states. The dopant levels decrease between the conduction band and the valence band with the increase of the atomic number of dopants. The covalency of chemical bonding was shown to increase and ionicity decreased in increasing the atomic number of dopants. Calculated results were discussed on the basis of the interaction between transition metal 3d and oxygen 2p orbital. In conclusion it is expected that when the transition metals are added to MnO$_2$ the band gap decreases and the electronic conductivity increases with the increase of the atomic number of dopants. the atomic number of dopants.

Characterization of Monocrystalline $\beta-SiC$ Thin Film Grown by Chemical Vapor Deposition

  • High quality monocrystalline $\beta$-SiC thin films were grown via two-step process of conversion of the Si(100) surface by reaction with $C_2H_4$ and the subsequent chemical vapor deposition (CVD) at $1360^{\circ}C$ and 1 atm total pressure. Four dopants, B and Al and p-type, and N and P for n-type, were also incorporated into monocrystalline $\beta$-SiC thin films during the CVD growth process. IR and Raman spectroscopies were used to evaluate the quality of the undoped $\beta$-SiC thin films and to investigate the effects of dopants on the structure of the doped $\beta$-SiC thin films. The changes in the shape of IR and Raman spectra of the doped thin films due to dopants were observed. But the XTEM micrographs except for the B-doped and annealed films showed the same density and distribution of stacking faults and dislocations as was seen in the undoped samples, The IR and Raman spectra of the B-doped and annealed films showed the broad and weak bands and one extra peak at the 850 $cm^{-1}$ respectively. The SAD pattern and XTEM micrograph of the B-doped and annealed film provided the evidence for twinning.

아세톤 형광을 이용한 공연비 측정 기법 연구 (An Experimental Investigation of Air Fuel Ratio Measurement using Laser Induced Acetone Fluorescence)

  • Planar laser induced fluorescence(PLIF) has been widely used to obtain two dimensional fuel distribution. Preliminary investigation was performed to measure quantitative air excess ratio distribution in an engine fueled with LPG. It is known that fluorescence signal from acetone as a fluorescent tracer is less sensitive to oxygen quenching than other dopants. Acetone was excited by KrF excimer laser (248nm) and its fluorescence image was acquired by ICCD camera with a cut-of filter to suppress Mie scattering from the laser light. For the purpose of quantifying PLIF signal, an image processing method including the correction of laser sheet beam profile was suggested. Raw images were divided by each intensity of laser energy and profile of laser sheet beam. Inhomogeneous fluorescence images scaled with the reference data, which was taken by a calibration process, were converted to air excess ratio distribution. This investigation showed instantaneous quantitative measurement of planar air excess ratio distribution for gaseous fuel.

  • The concentration and spatial distribution of vapor phases in DI (Direct Injection) gasoline spray were measured quantitatively by exciplex fluorescence method. Fluorobenzene and DEMA (diethylmethylamine) in a solution of hexane were used as the exciplex-forming dopants. The fluorescence intensity of vapor phase were obtained by ICCD camera with the appropriate filter The relationship between fluorescence intensity and vapor concentration was induced fer the purpose of a quantitative analysis. The 2-D vapor/liquid images of fuel spray were captured under the evaporation condition, and the spatial distribution of vapor concentration was obtained. The spatial distribution of liquid phase had hollow-cone shape. And the vapor phase was widely distributed in the whole spray. The behavior of vapor phase was significantly affected by second flow such as entrainment, vortex, while that of liquid phase was scarcely affected.

  • For this research an extension of the LIF technique that the LIEF(Laser Induced Exciplex Fluorescence) technique has been used LIEF technique is the unique method to allows the visualization of fuel vapor phase and liquid phase individually by capturing each signals of them. In this work performed that the basic procedure for advanced LIEF technique using TEA and benzene as dopants md high power KrF excimer laser to excite the dopants. Iso-octane is used as the fuel because it does not absorb light at the laser wavelength. The boiling point of benzene and TEA are $81^{\circ}C\;and89^{\circ}C$, respectively, in comparison to $99^{\circ}C$ for iso-octane. It is observed that the behavior and distribution of high pressed fuel injection from various test condition. The injection pressure is set as 3MPa. and 5MPa. And the ambient pressure of test chamber is atmospheric pressure and 1MPa, the ambient temperature of chamber is room temperature, $300^{\circ}C\;and\;500^{\circ}C$ to imitate the condition of GDI engine cylinder.

과도 증속 확산(TED)의 3차원 모델링 (Three-dimensional Modeling of Transient Enhanced Diffusion)

  • 본 논문에서는 본 연구진이 개발 중인 INPROS 3차원 반도체 공정 시뮬레이터 시스템에 이온주입된 불순물의 과도 확산(TED, transient enhanced diffusion) 기능을 첨가하여 수행한 계산 결과를 발표한다. 실리콘 내부에 이온주입된 불순물의 재분포를 시뮬레이션하기 위하여, 먼저 몬테카를로 방법으로 이온주입 공정을 수행하였고, 유한요소법을 이용하여 확산 공정을 수행하였다. 저온 열처리 공정에서의 붕소의 과도 확산을 확인하기 위하여, 에피 성장된 붕소 에피층에 비소와 인을 이온 주입시킨 후, 750℃의 저온에서 2시간 동안 열처리 공정을 수행하였다. 3차원 INPROS 시뮬레이터의 결과와 실험적으로 측정한 SIMS 데이터와 그 결과가 일치함을 확인하였다. INPROS의 점결함 의존성 과도 증속 확산 모델과 소자 시뮬레이터인 PISCES를 이용하여 역 단채널 길이 효과(RSCE, reverse short channel effect)를 시뮬레이션하였다.

I-V and C-V measurements or fabricated P+/N junction mode in Antimony doped (111) Silicon

  • In this paper, the electrical characteristics of fabricated p+-n junction diode are demonstrated and interpreted with different theoretical calculations. Dopants distribution by boron ion implantation on silicon wafer were simulated with TRIM-code and ICECaEM simulator. In order to make electrical activation of implanted carriers, thermal annealing treatments are carried out by RTP method for 1min. at $1000^{circ}C$ under inert $N_2$ gas condition. In this case, profiles of dopants distribution before and after heat treatments in the substrate are observed from computer simulations. In the I-V characteristics of fabricated diodes, an analytical description method of a new triangular junction model is demonstrated and the results with calculated triangular junction are compared with measured data and theoretical calculated results of abrupt junction. Forward voltage drop with new triangular junction model is lower than the case of abrupt junction model. In the C-V characteristics of diode, the calculated data are compared with the measured data. Another I-V characteristics of diodes are measured after proton implantation in electrical isolation method instead of conventional etching method. From the measured data, the turn-on characteristics after proton implantation is more improved than before proton implantation. Also the C-V characteristics of diode are compared with the measured data before proton implantation. From the results of measured data, reasonable deviations are showed. But the C-V characteristics of diode after proton implantation are deviated greatly from the calculated data because of leakage currents in defect regions and layer shift of depletion by proton implantation.

GDI 분무의 기.액상 분포를 통한 분무의 성장 특성 (Characteristics of Spray Development from Vapor/Liquid Phase Distribution for GDI Spray)

  • The purpose of this research is to obtain the information of the development process of a vaporizing GDI spray using exciplex fluorecence method. Fluorobenzene/DEMA system was used as the exciplex-forming dopants. The 2-D spray images of liquid and vapor phases were acquired, and the behavior of both phases was analyzed by the image processing. The experiment was performed at the three different ambient perssures and the ambient temperature of 273K and 473K. As the result of this work, it was found that the development characteristics of GDI spray have stronger effect on the ambient pressure than on the ambient temperature. With an increase of ambient pressure, the distribution of vapor phase was decreased and the concentration of that was denser. Two regions, namely cone and mixing regions could be identified from those resulrs.
