In conventional LEDs, a mesa-structure is usually used and it causes the current to be overcrowded in a specific region. We propose a novel structure of GaN-based LED to overcome this problem. In order to distribute the current in an active region, a spreading pad is inserted at the p-type region in the GaN based LED device. The inserted spreading pad helps the current flow because it is more conductive than the p-type GaN layer. By performing electrical and optical simulations, the effects of the spreading pad insertion are confirmed. The results of electrical simulation show that the current spreads more uniformly and more radiative recombination is produced as well. Moreover, from the optical simulation, it is revealed that the ITO is less absorptive material than p-GaN if the condition of specific wavelength sources is satisfied. Considering all of the results, we can conclude that the luminescent power is enhanced by the spreading pad.
In this paper, oil spreading simulation model is proposed for analyzing the oil spreading phenomenon rapidly when the ocean is polluted by the oil from a stranded ship. The space occupied by the ocean is converted into the latticed cell, and the each cell contains the information, such as the quantity of the oil, the temperature of the ocean, and the direction of current and wind. Two states, such as "clean" and "polluted" are defined in the each cell, and the oil in the cell spreads to the neighbor cells by the spreading rules. There are three spreading rules. First, the oil in the certain cell only spreads to the neighbor cells that contain larger oil than the certain cell. Second, the oil evaporates in proportion to the temperature of the ocean at the every time step. Third, the oil spreading property is affected by the direction and the speed of the current and the wind. The oil spreading simulation model of the each cell is defined by using the combined discrete event and discrete time simulation model architecture with the information and the spreading rules in the cell. The oil spreading simulation is performed when the oil of 10,000 kL is polluted in the ocean environment of 300 m by 300 m with various current and wind.
Warm or waste water discharged from offshore-based facilities often causes environmental polution as it is transported to coastal area due to tidal actions. In this research a floating-type current control structure is introduced in order to reduce the pollutant spreading in the coastal area. Effectivenss of the structure is investigated through the numerical experiment which is based on a 3-D finite difference multi-level scheme. The warm-water spreading in the bay is reduced when the draft of the structure increases and its optimum draft is found to be between 0.25h and 0.65h, where h is the water depth. The proposed structure is also tested in the Gohyun Bay and it ts proven to be applied to controllling pollutant spreading if its draft is properly chosen.
Objectives: Control methods against severe acute respiratory syndrome coronavirus 2 (SARS-CoV-2) aerosols have been introduced. Airborne spreading theories for SARS-CoV-2 were analyzed in this study. Methods: Control methods for airborne microorganisms were discussed. Studies on theoretical estimations for airborne spreading of SARS-CoV-2 were presented and analyzed. Analytic calculations were conducted for explaining control techniques for airborne microorganisms. Results: Control methods for SARS-CoV-2 aerosols can include physical or biological procedures. Characterization of SARS-CoV-2 aerosols and massive clustering infection cases of COVID-19 support the airborne spreading theories of SARS-CoV-2. It is necessary to consider the disadvantages of control methods for airborne microorganisms. Conclusions: A study on control methods against bioaerosols is necessary to prevent the spreading of viruses. Airborne spreading theories of SARS-CoV-2 were supported by the current evidence, but further studies are needed to confirm these theories.
In this work, we investigated the static characteristics of 4H-SiC vertical metal-oxidesemiconductor field effect transistors (VMOSFETs) by adjusting the doping level of n-epilayer and the effect of a current spreading layer (CSL), which was inserted below the p-base region with highly doped n+ state ($5{\times}10^{17}cm^{-3}$). The structure of SiC VMOSFET was designed by using a 2-dimensional device simulator (ATLAS, Silvaco Inc.). By varying the n-epilayer doping concentration from $1{\times}10^{16}cm^{-3}$ to $1{\times}10^{17}cm^{-3}$, we investigated the static characteristics of SiC VMOSFETs such as blocking voltages and on-resistances. We found that CSL helps distribute the electron flow more uniformly, minimizing current crowding at the top of the drift region and reducing the drift layer resistance. For that reason, silicon carbide VMOSFET structures of highly intensified blocking voltages with good figures of merit can be achieved by adjusting CSL and doping level of n-epilayer.
최근 빠른 속도로 확산되는 Code Red Worm, Slammer Worm과 같은 인터넷웜은 인터넷에 서 주요한 위협이 되고 있다. 이러한 인터넷 웜을 막기 위해서는 웜의 확산 방식과 웜 확산에 영향을 끼치는 인터넷 환경을 이해하는 것이 필수적이다. 본 논문은 인터넷 환경에 따른 웜 확산의 정확한 모델링을 그 목표로 한다. 이를 위하여 다양한 실험을 통하여 주소 체계와 인터넷 속도에 따른 웜 확산의 양상을 분석한다.
본 논문에서는 RSD(Raised Source/Drain)구조를 가지는 FinFET에서 3차원적 전류 흐름을 고려한 소스와 드레인의 해석적 저항모델을 제시한다. FinFET은 Fin을 통해 전류가 흐르기 때문에 소스/드레인의 기생저항이 크고 채널을 포함한 전체저항에서 중요한 부분을 차지한다. 제안하는 모델은 3차원적 전류흐름을 고려하여 contact부터 channel 직전 영역까지의 소스/드레인 저항을 나타내며 contact저항과 spreading저항의 합으로 이루어져 있다. Contact저항은 전류의 흐름을 고려한 가이드라인을 통해 작은 저항의 병렬합으로 모델링되고 spreading저항은 적분을 통해 구현했다. 제안된 모델은 3D numerical solver인 Raphael의 실험결과를 통해 검증했다. 본 연구에서 제안된 기생저항 모델을 BSIM-CMG와 같은 압축모델에 구현하여 DC 및 AC 성능 예측의 정확도를 높일 수 있을 것이다.
이번 연구에서 우리는 낮은 온 저항을 위해 p-well 영역 아래에 도입된 전류 확산층을 변화시켜 고전압 4H-SiC 전력 Diffused MOSFET(DMOSFET)에 대해 연구했다. Current Spreading Layer(CSL)의 두께(TCSL)를 0~0.9 um, CSL의 도핑 농도(NCSL)를 1~5×1016 cm-3으로 변화시키면서 소자의 전기적 특성을 분석하였다. TCAD 2D-simulation을 통해 최적화되었으며 CSL이 온 저항을 낮추는 것뿐만 아니라 항복전압도 낮춤으로써 CSL의 최적화의 중요성을 확인하였다. 최적화된 구조는 59.61 mΩ·cm2의 온저항, 5 kV의 항복전압, 0.43 GW/cm2의 Baliga's Figure of Merit(BFOM)을 보여주었다.
본 논문에서는 진해만에서 수질환경에 대한 현장관측조사를 통하여 진해만 수질현황에 대한 해수유동 시뮬레이션을 실시하여 대상해역의 유통특성을 파악하고, 계산된 유통data를 이용하여 해양오염시뮬레이션을 행하였으며 해수유동시뮬레이션 결과를 해양조사원에서 실시한 조석 및 조류관측 자료를 이용하여 시뮬레이션 결과를 검증하였으며, 유통결과를 해양오염 시뮬레이션의 유통 입력 자료로 이용하였다. 해수유통 Data 및 해양관측 Data를 이용하여 수질확산시뮬레이션을 행하여 실측데이터와 비교분석하여 COD농도 분포를 계산하여서 진해만의 수질특성을 파악하고자 하였다.
This study develops a highly transparent ohmic contact scheme using indium oxide doped ZnO (IZO) as a current spreading layer for p-GaN in order to increase the optical output power of nitride-based lightemitting diodes (LEDs). IZO based contact layers of IZO, Ni/IZO, and NiO/IZO were prepared by e-beam evaporation, followed by a post-deposition annealing. The transmittances of the IZO based contact layers were in excess of 80% throughout the visible region of the spectrum. Specific contact resistances of $3.4\times10^{-4}$, $1.2\times10^{-4}$, $9.2\times0^{-5}$, and $3.6\times10^{-5}{\Omega}{\cdot}cm^2$ for IZO, Ni/Au, Ni/IZO, and NiO/IZO, respectively were obtained. The forward voltage and the optical output power of GaN LED with a NiO/IZO ohmic contact was 0.15 V lower and was increased by 38.9%, respectively, at a forward current of 20 mA compared to that of a standard GaN LED with an Ni/Au ohmic contact due to its high transparency, low contact resistance, and uniform current spreading.
