구리 CMP 적용을 위한 산성 콜로이드 실리카를 포함한 준무연마제 슬러리 연구 (A Study on Semi Abrasive Free Slurry including Acid Colloidal Silica for Copper Chemical Mechanical Planarization)

  • The primary aim of this study is to investigate new semi-abrasive free slurry including acid colloidal silica and hydrogen peroxide for copper chemical-mechanical planarization (CMP). In general, slurry for copper CMP consists of colloidal silica as an abrasive, organic acid as a complex-forming agent, hydrogen peroxide as an oxidizing agent, a film forming agent, a pH control agent and several additives. We developed new semi-abrasive free slurry (SAFS) including below 0.5% acid colloidal silica. We evaluated additives as stabilizers for hydrogen peroxide as well as accelerators in tantalum nitride CMP process. We also estimated dispersion stability and Zeta potential of the acid colloidal silica with additives. The extent of enhancement in tantalum nitride CMP was verified through anelectrochemical test. This approach may be useful for the application of single and first step copper CMP slurry with one package system.

에어로졸 시험장비를 이용한 방호 의복 소재의 여과 효율에 대한 연구 (The Experimental Study of SPM(Selectively Permeable Membrane Materials) by using Aerosol Test Instrument)

  • In Korea, permeable protection clothes for chemical agent is being developed and distributed. But permeable protection clothes are vulnerable for biological agent of particle type. Therefore selective permeable membranes are being developed to protect chemical agent and biological agent simultaneously. In this study, aerosol collection efficiency test was performed to validate the protection performance of permeable clothes and selective permeable membranes. Aerosol collection efficiency test was performed by using the aerosol test equipment that could test aerosol particle diameter from $0.005{\mu}m$ to $3.0{\mu}m$. This study shows the test method and performance test results for collection efficiency by using the aerosol test equipment.

  • 우수한 성능의 2층 연성동박적층판(이하 FCCL)을 제조하기 위해서는 동박과 폴리이미드 사이에서 높은 접착력이 요구된다. 이를 위해 이종 재료로 인한 두 계면 사이의 접착력을 향상시키기 위해서는 일반적으로 기능성 실란커플링제가 사용된다. 본 연구에서는 압연동박과 폴리이미드 사이의 접착력 향상과 이미드화를 위한 고온의 열처리 조건에서도 안정한 새로운 형태의 실란커플링제를 합성하였다. 또한, 합성된 실란커플링제를 압연동박에 처리하였을 때, 표면처리제의 농도에 따른 표면변화를 관찰하였으며, 이로 인해 발생되는 접착력 변화를 확인하기 위해서 2층 FCCL을 제조하여 $90^{\circ}$ peel test를 통해 관찰하였다. 그리고, 두 종류의 폴리이미드를 이용한 FCCL에서 실란 커플링제가 접착력에 미치는 영향을 확인하였다.

Thexylalkoxyborane as Hydroborating Agent for Alkenes and Alkynes

  • In order to elucidate the effect of alkoxy substituent in thexylborane and hence establish their usefulness as hydroborating agent, reactions of alkenes and alkynes with thexylalkoxyborane (ThxBHOR; R=Et, i-Pr, i-Bu, sec-Bu, t-Bu, Ph) were investigated in detail. The reagents readily hydroborated alkenes and alkynes of various structural types at 25 ℃ in excellent regioselectivity. The selectivity increases consistently with increasing steric size of alkoxy substituent. Especially, the selectivity achieved by the sec-butoxy derivative is comparable to that previously achieved by thexylhaloborane-methyl sulfide (ThxBHX·SMe2), the most selective hydroborating agent known.

  • A new quaternary ammonium compound, hydrolyzed ginseng-saponin quaternary (HGSQ), from Korean ginseng saponin and 2,3-epoxypropyltrimethylammonium chloride has been developed as a conditioning agent in cosmetics. This structure has a hydrophobic group from the aglycone of ginseng saponin which is biologically active and considered to be the most important component of the Korean ginseng. Its properties : surface tension, critical micelle concentration (CMC), eye irritation, sorption onto hair, force reduction(%) and moisture retention effect were studied. Its cationic character allows the molecule to be more substantive than ginseng saponin. HGSQ had good physical properties and was safe. enough as a cosmetic raw material. Also half-head tests of HGSQ-containing shampoo were carried out to compare the conditioning effects in shampoos. HGSQ was an excellent conditioning agent in shampoo..

  • A novel retinol derivative, polyethoxylated retinamide (Medimin A) was synthesized, as an anti-aging agent. Collagen synthesis, skin permeation, stability, and toxicity of Medimin A were evaluated and compared with those of retinol and retinyl palmitate. In vitro collagen synthesis was evaluated by quantitative assay of [$^3H$]-proline incorporation into collagenase sensitive protein in fibroblast cultures. For in vitro skin permeation experiments, Franz diffusion cells (effective diffusion area: $1, 766{\;}\textrm{cm}^2$) and the excised skin of female hairless mouse aged 8 weeks were used The stabilities of retlnoids were evaluated at two different temperature ($25{\;}^{\circ}C$ and $40{\;}^{\circ}C$) and under UV in solubilized state and in OW emulsion. To estimate the safety, acute oral toxicity, acute dermal toxicity, primary skin irritation, acute eye irritation and human patch test were performed The effect of Medimin A on collagen synthesis was similar to that of retinol. The skin permeability of Medimin A was higher than those of retinol and retinyl palmitate. The Medimin A was more stable than retinol and retinyl palmitate. Medimin A was nontoxic in various toxicological tests. These results suggest that Medimin A would be a good anti-aging agent for enhancing bioavailability and stability.

  • 2000년도 초반 한국의 대규모 석회석 광산에서는 ANFO의 단점을 보완하고 생산성 향상을 위하여 벌크 에멀젼 폭약을 도입하였다. 벌크 에멀젼 폭약이 상용화됨에 따라 전체적인 발파효율은 향상되었나, 폭발열 및 가스량이 부족하여 동일 장약량 적용 시 moving 및 heaving이 감소하는 경향이 나타났다. 따라서 기존 벌크 에멀젼의 발파효율을 증가시키기 위한 방안으로 chemical gassing 기술을 도입하였다. chemical gassing이란 기존 벌크 에멀젼의 예감제로 사용되는 GMB(Glass Micro Balloon)를 gassing agent로 대체하여 화학적으로 예감화하는 기술을 말한다 본 논문에서는 한국의 대규모 석회석광산에서 성공적으로 chemical gassing을 적용한 사례를 소개하였으며, 발파효율 및 작업성 등을 비교 평가 결과 상부파쇄도 및 toe 개선효과, moving의 향상을 확인할 수 있었다.

무기계 방오기능성 혼화제를 사용한 콘크리트 특성에 관한 실험적 연구 (Experimental study on Properties of Concrete Using Inorganic Antifouling Agent)

  • Concrete structures in the marine environment often deteriorate in the early stage of their service life because of contact with various aggressive conditions. In recent years, the study on the concrete in the marine environment are carried out to increase their service life. In this experimental study, the concrete specimens were prepared with various adding contents of inorganic antifouling agent$(0\~3.0wt\%)$ composed to some fluosilicate solution. For evaluatin of the physical and chemical properties of concretes containing inorganic antifouling agent, various tests such as setting time, slump loss, compressive strength, water absorption rate, freezing and thawing resistance and SEM micrographs of concrete, were conducted. As the results, physical and chemical properties of concretes were improved with an adding of inorganic antifouling agent. From the results of various tests, the optimal adding contents of antifouling agent was $1.0wt\%$.

  • Many researchers have studied for the barrier liner in the landfill that is mixed with clay mineral, native soils and solidified agent. However, they have a littel but problems for safety construction and maintenance as a bottom liner systems in the landfill. In this paper the authors studied the effects on hydraulic conductivity by electric-chemical ion-exchange agent that is a soil stabilization agent(Sulphonated Oil), The application of the soil stabilization agent to meet the hydraulic conductivity of clay liner in landfill is possible if the additive quantity and a proper reaction time is determined relevantly in the laboratory test.
