Fabrication and characterization of the SiGe HBTs using an RPCVD (RPCVD를 이용한 실리콘 게르마늄 이종 접합 바이폴라 트랜지스터 제작 및 특성 분석)

  • In this paper, non-self-aligned SiGe HBTs with ${f}_\tau$ and${f}_max $above 50 GHz have been fabricated using an RPCVD(Reduced Pressure Chemical Vapor Deposition) system for wireless applications. In the proposed structure, in-situ boron doped selective epitaxial growth(BDSEG) and TiSi$_2$ were used for the base electrode to reduce base resistance and in-situ phosphorus doped polysilicon was used for the emitter electrode to reduce emitter resistance. SiGe base profiles and collector design methodology to increase ${f}_\tau$ and${f}_max $ are discussed in detail. Two SiGe HBTs with the collector-emitter breakdown voltages ${BV}_CEO$ of 3 V and 6 V were fabricated using SIC(selective ion-implanted collector) implantation. Fabricated SiGe HBTs have a current gain of 265 ∼ 285 and Early voltage of 102 ∼ 120 V, respectively. For the $1\times{8}_\mu{m}^2$ emitter, a SiGe HBT with ${BV}_CEO$= 6 V shows a cut-off frequency, ${f}_\tau$of 24.3 GHz and a maximum oscillation frequency, ${f}_max $of 47.6 GHz at $I_c$of 3.7 mA and$V_CE$ of 4 V. A SiGe HBT with ${BV}_CEO$ = 3 V shows ${f}_\tau$of 50.8 GHz and ${f}_max $ of 52.2 GHz at $I_c$ of 14.7 mA and $V_CE$ of 2 V.

  • In this paper, it is analyzed propagation distribution characteristics of radio wave, which is radiated on all sides from Access Point device for estimating scheme of wireless AP without GPS receiver environment. To tracking AP device is traced from wireless terminals and wireless terminal is traced from fixed AP devices, above all it is important to analysis the characteristics of receiving power in according to distance. Therefore in this paper, radio propagation characteristics of 2.4GHz wave is analyzed effect extent and quality in according to distance in doors and out doors, and utilized to location estimation.

Fabrication of Transimpedance Amplifier Module and Post-Amplifier Module for 40 Gb/s Optical Communication Systems

  • The design and performance of an InGaAs/InP transimpedance amplifier and post amplifier for 40 Gb/s receiver applications are presented. We fabricated the 40 Gb/s transimpedance amplifier and post amplifier using InGaAs/InP heterojunction bipolar transistor (HBT) technology. The developed InGaAs/InP HBTs show a cut-off frequency ($f_T$) of 129 GHz and a maximum oscillation frequency ($f_{max}$) of 175 GHz. The developed transimpedance amplifier provides a bandwidth of 33.5 GHz and a gain of 40.1 $dB{\Omega}$. A 40 Gb/s data clean eye with 146 mV amplitude of the transimpedance amplifier module is achieved. The fabricated post amplifier demonstrates a very wide bandwidth of 36 GHz and a gain of 20.2 dB. The post-amplifier module was fabricated using a Teflon PCB substrate and shows a good eye opening and an output voltage swing above 520 mV.

  • In this paper, CPW wideband distributed amplifier was designed and fabricated using 0.1 $\mum$ InGaAs/InAlAs/GaAs Metamorphic HEMT(High Electron Mobility Transistor). The DC characteristics of MHEMT are 442 mA/mm of drain current density, 409 mS/mm of maximum transconductance. The current gain cut-off frequency(fT) is 140 GHz and the maximum oscillation frequency(fmax) is 447 GHz. The distributed amplifier was designed using 0.1 $\mum$ MHEMT and CPW technology. We designed the structure of CPW curve, tee and cross to analyze the discontinuity characteristics of the CPW line. The MIMIC circuit patterns were optimized electromagnetic field through momentum. The designed distributed amplifier was fabricated using our MIMIC standard process. The measured results show S21 gain of above 6 dB from DC to 45 GHz. Input reflection coefficient S11 of -10 dB, and output reflection coefficient S22 of -7 dB at 45 GHz, respectively. The chip size of the fabricated CPW distributed amplifier is 2.0 mm$\times$l.2 mm.

  • As the wireless communication technique is developing rapidly, the use of smart devices is increasing. Due to gradually increasing data traffic, a new area, more than 6GHz of bandwidth to increase capacity of the network, has been studied. Millimeter Wave(MmWave) communications utilizes the bandwidth above 6GHz, which makes it possible to achieve one gigabit per second data rate. To overcome the path loss due to the smaller wavelength, the mass of the antenna arrangement is used. This paper presents an algorithm that maximizes the spectral efficiency of the system in the pre-coding process using a hybrid beamforming. Also it is suggested with the optimization of the number of beams that maximizes the spectral efficiency was maximized by the propose method.

Design of Absorptive Type SPST MMIC Switch for MSM of Satellite Communication (위성통신용 MSM을 위한 흡수형 SPST MMIC 스위치의 설계 및 제작)

  • A MMIC(Monolithic Microwave Integrated Circuit) switch chip using InGaAs/GaAs p-HEMT process has been designed for MSM(Microwave Switch Matrix) of satellite communication system. An absorptive type MMIC switch is adopted for good reflection coefficients performances of input and output ports at both on and off states. And, a quarter wavelength impedance transformer is realized with lumped elements of MIM capacitor and spiral inductor for 3 GHz band to reduce the chip size. This MMIC switch covers the frequency range of $3.2\~3.6\;GHz$. According to the on-wafer measurement, the fabricated MMIC switch with miniature size of $1.6\;mm{\times}1.3\;mm$ demonstrates insertion loss below 2 dB and isolation above 56.8 dB, and the performance coincides with simulation results.

Broadband 8 dBi Double Dipole Quasi-Yagi Antenna Using 4×2 Meanderline Array Structure (4×2 미앤더라인 배열 구조를 이용한 광대역 8 dBi 이중 다이폴 준-야기 안테나)

  • In this paper, a broadband double dipole quasi-Yagi antenna using a 4×2 meander line array structure for maintaining 8 dBi gain was studied. The 4×2 meanderline array structure consists of a unit cell in the shape of a meanderline conductor, and it was placed above the second dipole antenna of the double dipole quasi-Yagi antenna. A double dipole quasi-Yagi antenna with generally used multiple strip directors was designed on an FR4 substrate with the same size, and the input reflection coefficient and gain characteristics were compared. Comparison results showed that the impedance frequency bandwidth increased by 6.3% compared to when using the multiple strip directors, the frequency bandwidth with a gain of 8 dBi or more increased by 10.1%, and average gain also slightly increased. The frequency band of the fabricated antenna for a voltage standing wave ratio less than 2 was 1.548-2.846 GHz(59.1%), and gain was measured to be more than 8 dBi in the 1.6-2.8 GHz band.

Magnetic Parameters for Ultra-high Frequency (UHF) Ferrite Circulator Design

  • We designed an ultra-high frequency (UHF: 300MHz to 3 GHz) ferrite circulator to investigate magnetic parameters, which are suitable for a self-biased GHz circulator design. The size of the ferrite disk was 1.58 mm in thickness and 13.5 mm in diameter. The saturation magnetization ($4{\pi}M_s$) of 3900 Gauss, internal magnetic field ($H_{in}$) of 1 kOe, and ferromagnetic linewidth (${\Delta}H$) of 354 Oe were used in circulator performance simulation. The simulation results show the isolation of 36.4 dB and insertion loss of 2.76 dB at 2.6 GHz and were compared to measured results. A Ni-Zn ferrite circulator was fabricated based on the above design parameters. An out-of-plane DC magnetic field ($H_0$) of 4.8 kOe was applied to the fabricated circulator to measure isolation, insertion loss, and bandwidth. Experimental magnetic parameters for the ferrite were $H_{in}$ of about 1.33 kOe and $4{\pi}M_s$ of 3935 Gauss. The isolation 43.9 dB and insertion loss of 5.6 dB measured at 2.5 GHz are in close agreement with the simulated results of the designed ferrite circulator. Based on the simulated and experimental results, we demonstrate that the following magnetic parameters are suitable for 2 GHz self-biased circulator design: $4{\pi}M_r$ of 3900 Gauss, $H_a$ of 4.5 kOe, $H_c$ greater than 3.4 kOe, and ${\Delta}H$ of 50 Oe.

INTRINSIC BRIGHTNESS TEMPERATURES OF COMPACT RADIO JETS AS A FUNCTION OF FREQUENCY

  • We present results of our investigation of the radio intrinsic brightness temperatures of compact radio jets. The intrinsic brightness temperatures of about 100 compact radio jets at 2, 5, 8, 15, and 86 GHz are estimated based on large VLBI surveys conducted in 2001-2003 (or in 1996 for the 5 GHz sample). The multi-frequency intrinsic brightness temperatures of the sample of jets are determined by a statistical method relating the observed brightness temperatures with the maximal apparent jet speeds, assuming one representative intrinsic brightness temperature for a sample of jets at each observing frequency. By investigating the observed brightness temperatures at 15 GHz in multiple epochs, we find that the determination of the intrinsic brightness temperature for our sample is affected by the flux density variability of individual jets at time scales of a few years. This implies that it is important to use contemporaneous VLBI observations for the multi-frequency analysis of intrinsic brightness temperatures. Since our analysis is based on the VLBI observations conducted in 2001-2003, the results are not strongly affected by the flux density variability. We find that the intrinsic brightness temperature $T_0$ increases as $T_0{\propto}{\nu}^{\xi}_{obs}$ with ${\xi}=0.7$ below a critical frequency ${\nu}_c{\approx}9GHz$ where the energy loss begins to dominate the emission. Above ${\nu}_c$, $T_0$ decreases with ${\xi}=-1.2$, supporting the decelerating jet model or particle cascade model. We also find that the peak value of $T_0{\approx}3.4{\times}10^{10}$ K is close to the equipartition temperature, implying that the VLBI cores observable at 2-86 GHz may be representing jet regions where the magnetic field energy dominates the total energy in jets.

Microwave Absorber Prepared by Using the Wasted Mn-Zn Ferrite and the Cement (Mn-Zn ferrite 廢棄物과 시멘트를 이용한 電波吸收體)

  • The complex permeability, the complex permittivity and the reflection loss are investigated in the composite microwave absorbers which are mixed with the wasted Mn-Zn ferrite and the industrial cement. The cement has larger the complex permittivity than that of the rubber. The complex permittivity is decreasing with the increment of the mixing ratio of Mn-Zn ferrite to cement (F/C in weight) and the complex permeability is increasing with the increment of F/C. The maximum reflection loss is above -40 dB at all samples. The matching frequency is in the range of 1.3 GHz to 2.9 GHz and is decreasing with the increment of F/C from 1 to 3. The matching thickness is increasing with the increment of F/C. The wasted Mn-Zn ferrite and the cement is very useful material for the composite microwave absorber.
