Charge Pumping Measurements Optimized in Nonvolatile Polysilicon Thin-film Transistor Memory

  • With the NAND Flash scaling down, it becomes more and more difficult to follow Moore's law to continue the scaling due to physical limitations. Recently, three-dimensional (3D) flash memories have introduced as an ideal solution for ultra-high-density data storage. In 3D flash memory, as the process reason, we need to use poly-Si TFTs instead of conventional transistors. So, after combining charge trap flash (CTF) structure and poly-Si TFTs, the emerging device SONOS-TFTs has also suffered from some reliability problem such as hot carrier degradation, charge-trapping-induced parasitic capacitance and resistance which both create interface traps. Charge pumping method is a useful tool to investigate the degradation phenomenon related to interface trap creation. However, the curves for charge pumping current in SONOS TFTs were far from ideal, which previously due to the fabrication process or some unknown traps. It needs an optimization and the important geometrical effect should be eliminated. In spite of its importance, it is still not deeply studied. In our work, base-level sweep model was applied in SONOS TFTs, and the nonideal charge pumping current was optimized by adjusting the gate pulse transition time. As a result, after the optimizing, an improved charge pumping current curve is obtained.

Hydrogenation on Defect Levels of GaAs Epilayer on Si (Si 위에 성장시킨 GaAs 에피층의 Defect Level에 대한 수소화)

  • GaAs epilayer was grown on Si(100) substrate using the two-step growth method by MBE. The crystal growth mode have been investigated by RHEED. The hydrogenation effects of GaAs epilayer were studied by DLTS and Raman spectroscopy. The four electron traps in GaAs/Si layer were observed and their activation energy ranged from 0.47 eV to 0.81 eV below the conduction band. After hydrogenation at 250\ulcorner for 3 hours, new trap not observed and electron traps at Ec-0.68, 0.54 and 0.47 eV were almost passivated. Whereas the Ec-0.81 eV level showed no significant change in concentration. From Raman measurement, GaAs epilayer is found to be influenced by the tensile stress.

  • The phenomena of high-voltage polarization and conductivity in oriented vinylidenefluoride and tetrafluoroethylene copolymer films have been investigated. It was shown that under certain electric fields, injection of carriers from the material of electrodes appears The barrier for holes injection in the copolymer was found to be lower than that for electrons. It results in more effective screening of the external field near the anode than near cathode. Electrones, ejected from cathode, creating negative charge by trapping on the surface. It is shown that the electrons injected from cathodes create a negative homocharge on the copolymer surface and then become captured on the surface shallow traps. Their nature has been studied by the x-ray photoelectron spectroscopy. It was shown that these traps may consist of chemical defects in the form of new functional groups formed by reactions of surface macromolecules with sputtered atoms of aluminum. The asymmetric shape of hysteresis curves was explained by the difference in mobility of injected holes and electrons. These factors caused appearance of "non-closed" hysteresis curves for fluorine-containing polymer ferroelectrics. Hysteresis phenomena observed at low electric fields (below coercive ones) are to associate with the behavior of the domains localized in the ordered regions formed during secondary crystallization of copolymers.

  • This paper examines the characteristics and physical properties of the scaled MONOS nonvolatile memory device for low programming voltage EEPROM. The capacitor-type MONOS memory devices with the nitride thicknesses ranging from 41.angs. to 600.angs. have been fabricated. As a result, the 5V-programmable MONOS device has been obtained with a 20ms programming time by scaling the nitride thickness to 57.angs. with a tunneling oxide thickness of 19.angs. and a blocking oxide thickness of 20.angs.. Measurement results of the quasi-static C-V curves indicate, after 10$\^$6/ write/erase cycles, that the devices are degraded due to the increase of the silicon-tunneling oxide interface traps. The 10-year retention is impossible for the device with a nitride less than 129.angs.. However, the MONOS memory device with 10-year retentivity has been obtained by increasing the blocking oxide thickness to 47.angs.. Also, the memory traps such as the nitride bulk trap and the blocking oxide-nitride interface trap have been investigated by measuring the maximum flatband voltage shift and analyzing through the best fitting method.

An Improved Multi-Tuned Filter for High Power Photovoltaic Grid-Connected Converters Based on Digital Control

  • For high power photovoltaic (PV) grid-connected converters, high order filters such as multi-tuned filters and Traps+RC filters with outstanding filtering performance have been widely researched. In this paper, the optimization of a multi-tuned filter with a low damping resistance and research on its corresponding control scheme have been combined to improve the performance of the proposed filter. Based on the characteristics of the switching harmonics produced by PWM, the proposed filter is optimized to further improve its filtering performance. When compared with the more common Traps+RC filter, the advantages of the proposed filter with low damping resistances in attenuating the major switching harmonics have been demonstrated. In addition, a simpler topology and reduced power loss can be achieved. On the other hand, to make the implementation of the proposed filter possible, on the base of the unique frequency response characteristic of the proposed filter, a digital single-loop control scheme has been proposed. This scheme is a simple and effective means to suppress the resonance peak caused by a lack of damping. Therefore, a smaller volume, better efficiency of the proposed filter, and easy implementation of the corresponding control scheme can be realized. Finally, the superiority of the proposed filter topology and control scheme is verified in experiments.

A study on the degradation of the AC stressed MOV by using of the DLTS technique (DLTS기법에 의한 MOV소자의 교류과전경시 변화특성에 관한 연구)

  • DLTS measurements were performed to study the annealing induced changes of the trap centers in MOV and to shed more light on the stability mechanism of the MOV. Two electron traps, Ec-0.26[eV] and Ec-(O.2-0.3)[eV], were observed in the unannealed samples in large quantities(7-9 X 1014[CM 3]), whereas the three electron traps Ec-0.17 [eV], Ec-0.26[eV] and Ec-(O.2-0.3)[eV] were observed far less in the annealed samples. The minima in the Ec-0.26[eV] trap density, coupled with the presented results that unannealed devices are unstable whereas 600.deg. C annealed devices are most stable, suggests that the instability of the MOV under long term electrical stressing is related to the Ec-0.26[eV] trap. This results support that the ion migration model for the device instability where the Ec-0.26[eV] defects may be the interstitial zinc or the migrating ions. The interstitial zinc originated as a result of the nonstoichiometric nature of ZnO might cause the degradation of the I-V characteristics of the MOV with long term electrical stressing.

Biological environmental characteristics in Habitats of an abalone Haliotis diversicolor in the eastern coast of jeju-do, Korea

  • This study describes biological environmental characteristics in natural habitats of Haliotis diversicolor in the coastal area of Sungsanpo located in the eastern coast of Jeju-do, Korea. The field survey was monthly conducted from May 2006 to February 2007. H. diversicolor, sea urchin, turban shell and marine algae were collected by two divers using SCUBA. The species composition of demersal fishes were seasonally investigated by fish traps in 2007. During the study period, more than 67% of H. diversicolor and sea urchin were found in the depth shallower than 5 m, and more than 64% of turban shell were found in the depth deeper than 3 m. The dominant algal species in May were generally Undaria pinnatifida, Ecklonia cava, Sargassum. spp. and coralline algae. Most of demersal fishes collected by the fish traps were wrasses which have been reported as a major predator of young abalone.

Attraction of the Invasive Hornet, Vespa velutina nigrithorax, by using Bacillus sp. BV-1 Cultures

  • BACKGROUND: The invasive hornet Vespa velutina nigrithorax has becomes a public concern in rural and urban South Korea. The technologies are necessary to develop a way to counter V. velutina. In an effort to develop a way to counter V. velutina, we found that a bacillus strain, named Bacillus sp. BV-1, produces volatile compounds that attract V. velutina. METHODS AND RESULTS: Field trials of V. velutina attraction were performed using plates and traps containing BV-1 cultures grown on sugar medium. When the sugar medium and sugar-grown BV-1 cultures in the plates were placed close together, V. velutina visited preferably the plates with the BV-1 cultures. Significantly more V. velutina were caught in the traps containing BV-1 cultures than in those containing only sugar medium. Headspace solid-phase microextraction coupled with GC/MS analysis of BV-1 cultures detected 2-methyl-1-propanol, 3-methyl-1-butanol, 3-methylbutanoic acid, ethyl hexanoate, 2-pheylethanol, ethyl octanoate, and ethyl decanoate as the major volatiles. CONCLUSION: BV-1 cultures were suggested as potential agents for managing V. velutina as they produce volatile compounds that attract the hornet.

Influences of Forest Type and Fragmentation by a Road on Beetle Communities in the Gwangneung Forest, South Korea

  • The effects of forest type and fragmentation of forests by a road on the beetle community were investigated in the Gwangneung Forest, South Korea. Beetles were collected monthly using pitfall traps and by sweeping at 16 sites (eight in coniferous forests and eight in deciduous forests) for one year from April 1993 to April 1994, excluding winter. A total of 17,616 beetles belonging to 271 species from 39 families were collected. Among them, Synuchus cycloderus was the dominant species, with 14,060 individuals accounting for 80% of the total population. The influence of forest type (coniferous and deciduous) or sampling region (fragmented by a road) on species richness(number of species) was observed. We found that species richness was substantially different depending on the sampling method and taxa used. Beetles collected using pitfall traps responded more sensitively to habitat types than those collected by sweeping. Four dominant families differently responded to forest fragmentation and forest types. Carabidae was influenced by forest fragmentation, whereas Staphylinidae and Curculionidae were influenced by forest types. Chrysomelidae was not influenced.

Control Methods of Spot Damage by Fruit Sucking Pests on Yuzu (Citrus junos) fruit (유자과실의 흡즙충류에 의한 반점피해 방제에 관하여)

  • Flying behavior during nighttime and control methods of fruit sucking pests were investigated in yuzu (Citrus junos) groves at Koheung area from August to November in 1999. Among the 3 kind of bulbs with different color (white, blue and yellow), white bulb attracted the most number of fruit sucking pests . The 93 percent of the moths was attracted from sunset to 24 o\`clock. Main flying time of hemipteriods in early, mid, and late October were from 22 to 04 o\`clock, sunset to 02 o\`clock and sunset to 24 o\`clock, respectively. Their flying time become earlier as the night temperature declines. For control of fruit sucking pests, attraction liquid traps, light traps (100 W) and illumination light bulb were set up in the yuzu groves (1,000 $\m^2$) from the 1 st October to the 3rd November. Attraction liquid was composed of a raw rice wine 2,000 ml+black sugar 100 g+vinegar 100 ml. When established at 3 sites per 1,000 $\m^2$ orchard, attraction liquid trap reduced the number of sucking spots on yuzu fruit to 64% and its attracting effect maintained for 3 weeks after setting-up. Three light traps per 1,000 m2 which turned on from sunset to 02 o\`clock reduced the number of sucking spots by 60% .
