Improvement on the Stability of Amorphous Indium Gallium Zinc Oxide Thin Film Transistors Using Amorphous Oxide Multilayer Source/Drain Electrodes

  • In order to find suitable source and drain (S/D) electrodes for amorphous InGaZnO thin film transistors (a-IGZO TFTs), the specific contact resistance of interface between the channel layers and various S/D electrodes, such as Ti/Au, a-IZO and multilayer of a-IGZO/Ag/a-IGZO, was investigated using the transmission line model. The a-IGZO TFTs with a-IGZO/Ag/a-IGZO of S/D electrodes had good performance and low contact resistance due to the homo-junction with channel layer. The stability was measured with different electrodes by a positive bias stress test. The result shows the a-IGZO TFTs with a-IGZO/Ag/a-IGZO electrodes were more stable than other devices.

Influence of Temperature and Pressure on Graphene Synthesis by Chemical Vapor Deposition (CVD법을 이용한 그래핀합성에 미치는 온도와 압력의 영향)

  • The fabrication of high quality graphene using chemical vapor deposition (CVD) method for application in semiconductor, display and transparent electrodes is investigated. Temperature and pressure have major impact on the growth of graphene. Graphene doping was obtained by deposition of $MoO_3$ thin films using thermal evaporator. Bilayer graphene and the metal layer graphene were obtained. According to the behavior of graphene growth P-type doping was confirmed. Graphene obtained through experiments was analyzed using optical microscopy, Raman spectroscopy, UV-visible light spectrophotometer, 4-point probe sheet resistance meter and atomic force microscopy.

  • The freshwater goby, Micropercops swinhonis ($G\"{u}nther$) was studied on the spawning behavior and egg develeopment at the two areas of Chollabukdo, Korea from March to May 1995. Egg mass attached to a layer under stones and the inner wall of waterplant, Cyperus. Spawning behavior was divided in to 1) premating stage: selecting spawning sites and formation of territory by male, 2) mating stage: enticement with zigzag-like dance and intermittant shaking of head by male and fertilization, 3) postmating stage: fanning, guarding and cleaning the nest by male. The eggs were transparent and spherical in shape, measuring $0.9\times1.4mm$ with yellowish yolk sac and many oil globules. Hatching began in about ten days after fertilization at water temperature $16~20^{\circ}C$. The newly hatched larvae were 3.8~4.0 mm in total length with 30 myomeres and their mouths and anuses were opened. Melanophores appeared at the air-bladder and the ventral side of caudal region.gion.

Multi-domain Vertically Aligned LCDs with Super-wide Viewing Range for Gray-scale Images

  • We have developed a multi-domain vertically aligned liquid crystal display (MVA-LCD) that produces natural gray-scale images even at high viewing angles. We divided each pixel into two areas and set different threshold voltages for each sub-area. A transparent electrode in a sub-area is not connected directly to the source electrodes but via the capacitance of the SiN layer. In particular, light-orange skin color appears very natural, even at a high inclination angle. The contrast ratio is over 500 in the normal direction and over 10 from any viewing angle.

  • 투명전극 (TCO Transparent Conductive Oxide)은 Solar cell, Touch panel, Sensor 등 많은 분야에 이용되어지고 있다. ZnO 그리고 $SnO_2$는 ITO룰 대체하기 위하여 오래전부터 연구가 되어지고 있다. 하지만 ZnO가 가지고 있는 많은 장점에도 불구하고 ITO를 대체하기 위한 전기적 특성이 충분하지 않다. 따라서 ZnO에 Al를 도핑하는 등 다양한 연구가 진행되어왔다. 본 실험은 우수한 광학특성 및 전기적 (10-5) 특성을 확보하기 위하여 AZO/Ag/AZO 다층박막구조 형성하였다. 또한 염료감응 태양전지에 적용하기 위하여 다층박막구조를 이용한 안정성 테스트를 진행하였다.

Nanoarchitectures for Enhancing Light-harvesting and Charge-collecting Properties in Dye-sensitized Solar Cells

  • Photoelectrochemical solar cells such as dye-sensitized cells (DSSCs), which exhibit high performance and are cost-effective, provide an alternative to conventional p-n junction photovoltaic devices. However, the efficiency of such cells plateaus at 11~12%, in contrast to their theoretical value of 33%. The majority of research has focused on improving energy conversion efficiency of DSSC by controlling nanostructure and exploiting new materials in photoelectrode consisting of semiconducting oxide nanoparticles and a transparent conducting oxide electrode (TCO) [1-5]. In this presentation, we introduce inverse opal-based scattering layers containing highly crystalline anatase nanoparticles and their feasibility for use as bi-functional light scattering layer is discussed in terms of optical reflectance and charge generation properties as a function of optical wavelength. A new ITO nanowire-based photoelecrode is also introduced and its unique charge collection property is presented, demonstrating potential use for highly efficient charge collection in DSSC.

Graphene Synthesis by Low Temperature Chemical Vapor Deposition and Rapid Thermal Anneal (저온 화학기상증착법 및 급속가열 공정을 이용한 그래핀의 합성)

  • As a substitute material for silicon, we synthesized few layer graphene (FLG) by CVD process with a 300-nm-thick nickel film deposited on the silicon substrate and found out the lowest temperature for graphene synthesis. Raman spectroscopy study showed that the D peak (wave length : ${\sim}1,350\;cm^{-1}$) of graphene was minimized and then the 2D one (wave length : ${sim}2,700\;cm^{-1}$) appeared when rapid thermal anneal is carried out with the $C_2H_2$ treated nickel film. This study demonstrates that a high quality FLG formed at a low temperature of $400^{\circ}C$ is applicable as CMOS devices and transparent electrode materials.

Fabrication of TCO-less Dye-sensitized Solar Cells by Using Low Cost Ti Layer Deposited Glass Substrate (저가의 Ti 박막이 증착된 유리 기판을 사용한 TCO-less 염료감응형 태양전지의 응용)

  • In this study, a transparent conductive oxide (TCO)-less dye-sensitized solar cells (DSSCs) was fabricated by using titanium (Ti) electrode to replace the Fluorine-doped tin oxide (FTO) for the reduction of manufacturing cost. Ti film was formed by electron beam evaporation method and the results showed the sheet resistance of Ti electrodes with a thikness of 500 nm similar to FTO. In case of power conversion efficiency (PCE), a DSSC with Ti electrodes showed a lower value than that with FTO by 0.38%. For the investigation of the difference, the DSSCs were measured and analyzed by using electrochemical impedance analyzer (EIS).

Preparation of AZO/Ag/AZO multilayer for transparent electrode by using facing targets sputtering method (대향 타겟 스퍼터링 법을 이용한 투명전극용 AZO/Ag/AZO 다층 박막의 제작)

  • We prepared the multilayer with Al doped ZnO (AZO)/Ag/AZO structure. The multilayer were deposited with various thickness of Ag layer on glass substrates at room temperature by using facing targets sputtering (FTS) method. To investigate the electrical, optical and structural properties, we used Hall Effect measurement system, four-point probes. UV-VIS spectrometer with a wavelength of 300 - 100nm, X-ray Diffractometer(XRD) and scanning electron microscopy (SEM). We obtained multilayer thin film with the low resistivity $5,9{\times}10^{-5}{\Omega}cm$ and the average transmittance of 86% m the visible range (400 - 800nm).

In this presentation, we introduce monodisperesed TiO2 nanoparticles prepared by forced hydrolysis method and their superiority as photoelectrode materials was characterized with aids of optical and electrochemical analysis. Inverse opal-based scattering layers containing highly crystalline anatase nanoparticles are also introduced and their feasibility for use as bi-functional light scattering layer is discussed in terms of optical reflectance and charge generation properties as a function of optical wavelength.
