Conductive adhesive with transient liquid-phase sintering technology for high-power device applications

  • A highly reliable conductive adhesive obtained by transient liquid-phase sintering (TLPS) technologies is studied for use in high-power device packaging. TLPS involves the low-temperature reaction of a low-melting metal or alloy with a high-melting metal or alloy to form a reacted metal matrix. For a TLPS material (consisting of Ag-coated Cu, a Sn96.5-Ag3.0-Cu0.5 solder, and a volatile fluxing resin) used herein, the melting temperature of the metal matrix exceeds the bonding temperature. After bonding of the TLPS material, a unique melting peak of TLPS is observed at 356 ℃, consistent with the transient behavior of Ag3Sn + Cu6Sn5 → liquid + Cu3Sn reported by the National Institute of Standards and Technology. The TLPS material shows superior thermal conductivity as compared with other commercially available Ag pastes under the same specimen preparation conditions. In conclusion, the TLPS material can be a promising candidate for a highly reliable conductive adhesive in power device packaging because remelting of the SAC305 solder, which is widely used in conventional power modules, is not observed.

  • Thermoelectric energy conversion has attracted much attention because it can convert heat into electric power directly through solid state device and vice versa. Current research is aimed at increasing the thermoelectric figure of merit (ZT ) by improving the power factor and reducing the thermal conductivity. Although there have been significant progresses in increasing ZT of material systems composed of Bi, Te, Ge, Pb, and etc. over the last few decades, their relatively high cost, toxicity, and the scarcity have hindered further development of thermoelectrics to expand practical applications. In this paper, we review the current status of research in the fields of nanostructured thermoelectric materials with eco-friendly and low cost elements, such as skutterudites and oxides, for mid-high temperature applications, highlighting the strategies to improve thermoelectric performance.

Property Evaluation of HVOF Sprayed Multi-walled Carbon Nanotube Aluminum Composite Coatings (고속 화염 용사를 통하여 형성된 다중벽 탄소 나노튜브 알루미늄 복합소재 코팅의 특성 평가)

  • Multi-walled carbon nanotube (MWCNT) aluminum composite powders were deposited to form coatings using a high velocity oxygen fuel (HVOF) spraying process. High thermal energy and contact with atmospheric oxygen were supplied as the MWCNT aluminum composite particles were exposed to a gas flow field at high temperature (${\sim}3.0{\times}10^3$ K) during HVOF spraying. As a result, the particles underwent full or partial melting and rapid solidification due to the high thermal energy, and the exposure to oxygen induced the interfacial reaction of MWCNTs within the particle. The electrical and mechanical properties of MWCNT aluminum composite coatings were evaluated based on microstructure analysis. Electrical resistivity, elastic modulus, and micro-hardness, of the MWCNT aluminum composite coatings were higher than those of pure aluminum coating. The contribution of MWCNTs to the aluminum matrix can be attributed to their high electrical conductivity, dispersion hardening and anchoring effects. The relationship among the properties and the interaction of the MWCNTs with the aluminum matrix is discussed.

  • A numerical and experimental studies are carried out to investigate the heat transfer characteristics of 5kWth dish-type solar air receiver. Measured solar radiation and temperatures at several different locations are used as boundary conditions for numerical simulation. Many parameters' effects (reflectivity of the reflector, the thermal conductivity of the receiver body, transmissivity of the quartz window, etc.) on the thermal performance are investigated. Discrete Transfer Method is used to calculate the radiation heat exchange in the receiver. A heat transfer model is developed and the rate of radiation, convection and conduction heat transfer are calculated. Using the numerical model, the heat transfer characteristics of volumetric air receiver for dish-type solar thermal systems are known and the thermal performance of the receiver can be estimated.

  • Sodium superionic conductor (NASICON) compounds were prepared. The effects of sintering temperature and cooling rate on the formation and the distribution of crystalline NASICON and $ZrO_3$ second phase were investigated. In the von Alpen-type composition, the $ZrO_2$ second phase is in thermal equilibrium with the crystalline NASICON above $1320^{\circ}C$, but when cooled through 1260-$1320^{\circ}C$ crystalline NASICON was formed by reaction between $ZrO_2$ and liquid phase. Very slow cooling ($1^{\circ}C$/hr) to $1260^{\circ}C$ from sintering temperature decreased the amount of sodium which prevents the formation of the crystalline NASICON resulted high number of $ZrO_2$ grains near the surface of some sintered bodies. Maximum electrical conductivity of 0.200 ohm-1cm-1 was obtained at $300^{\circ}C$ for well-sintered samples with little $ZrO_3$. On the other hand, low conductivities were obtained for rapid-cooled samples which have less dense microstructure.

  • Droplet combustion at high ambient pressures is studied numerically by formulating one dimensional combustion model in the mixture of n-heptane fuel and air. The ambient pressure is supercritical conditions. The modified Soave-Redlich-Kwong state equation is used in the evaluation of thermophysical properties to account for the real gas effect on fluid p-v-T properties in high pressure conditions. Non-ideal thermodynamic and transport property at near critical and supercritical conditions are also considered. Several parametric studies are performed by changing ambient pressure and initial droplet diameter. Droplet lifetime decreased with increasing pressure. Surface temperature increased with increasing pressure. Ignition time increased with increasing initial droplet diameter. Temporal or spatial distribution of mass fraction, mass diffusivity, Lewis number, thermal conductivity, and specific heat were presented.

New Boron Compound, Silicon Boride Ceramics for Capturing Thermal Neutrons (Possibility of the material application for nuclear power generation)

  • As you know, boron compounds, borax ($Na_2B_4O_5(OH)_4{\cdot}8H_2O$) etc. were known thousands of years ago. As for natural boron, it has two naturally occurring and stable isotopes, boron 11 ($^{11}B$) and boron 10 ($^{10}B$). The neutron absorption $^{10}B$ is included about 19~20% with 80~81% $^{11}B$. Boron is similar to carbon in its capability to form stable covalently bonded molecular networks. The mass difference results in a wide range of ${\beta}$ values between the $^{11}B$ and $^{10}B$. The $^{10}B$ isotope, stable with 5 neutrons is excellent at capturing thermal neutrons. For example, it is possible to decrease a thermal neutron required for the nuclear reaction of uranium 235 ($^{235}U$). If $^{10}B$ absorbs a neutron ($^1n$), it will change to $^7Li+^1{\alpha}$ (${\alpha}$ ray, like $^4He$) with prompt ${\gamma}$ ray from $^{11}B$ $^{11}B$ (equation 1). $$^{10}B+^1n\;{\rightarrow}\;^{11}B\;{\rightarrow}\; prompt \;{\gamma}\;ray (478 keV), \;^7Li+4{\alpha}\;(4He)\;\;\;\;{\cdots}\; (1)$$ If about 1% boron is added to stainless steel, it is known that a neutron shielding effect will be 3 times the boron free steel. Enriched boron or $^{10}B$ is used in both radiation shielding and in boron neutron capture therapy. Then, $^{10}B$ is used for reactivity control and in emergency shutdown systems in nuclear reactors. Furthermore, boron carbide, $B_4C$, is used as the charge of a nuclear fission reaction control rod material and neutron cover material for nuclear reactors. The $B_4C$ powder of natural B composition is used as a charge of a control material of a boiling water reactor (BWR) which occupies commercial power reactors in nuclear power generation. The $B_4C$ sintered body which adjusted $^{10}B$ concentration is used as a charge of a control material of the fast breeder reactor (FBR) currently developed aiming at establishment of a nuclear fuel cycle. In this study for new boron compound, silicon boride ceramics for capturing thermal neutrons, preparation and characterization of both silicon tetraboride ($SiB_4$) and silicon hexaboride ($SiB_6$) and ceramics produced by sintering were investigated in order to determine the suitability of this material for nuclear power generation. The relative density increased with increasing sintering temperature. With a sintering temperature of 1,923 K, a sintered body having a relative density of more than 99% was obtained. The Vickers hardness increased with increasing sintering temperature. The best result was a Vickers hardness of 28 GPa for the $SiB_6$ sintered at 1,923K for 1 h. The high temperature Vickers hardness of the $SiB_6$ sintered body changed from 28 to 12 GPa in the temperature range of room temperature to 1,273 K. The thermal conductivity of the SiB6 sintered body changed from 9.1 to 2.4 W/mK in the range of room temperature to 1,273 K.

An Analysis on the Bleeding Effect of SCW Ground Heat Exchanger using Thermal Response Test Data (열응답시험 데이터를 이용한 SCW형 지중열교환기 블리딩 효과 분석)

  • Recently, the applications of the standing column well (SCW) ground heat exchanger (GHX) have increased significantly in Korea as a heat transfer mechanism of ground source heat pump systems (GSHP) because of its high heat capacity and efficiency. Among the various design and operating parameters, bleeding was found to be the most important parameter for improving the thermal performance, such as ground thermal conductivity and borehole thermal resistance. In this study, a bleeding analysis model was developed using the thermal response test data, and the effects of bleeding rates and bleeding locations on the thermal performance of anSCW were investigated. The results show that, when the ground water flows into the top of anSCW, the time variation of circulating water temperature decreased with increasing bleeding rate, and the ground thermal conductivity increases by as much as 179% with a 30% bleeding rate. When the ground water flows into the bottom of the SCW, the circulating water temperatures become almost constant after the increase in the beginning time because the circulating water exchanges heat with the ground structure before mixing with the ground water at the bottom.

Improvement of Thermoelectric Properties in Te-Doped Zintl Phase Magnesium-Antimonide

  • Zintl compound Mg3Sb2 is a promising candidate for efficient thermoelectric material due to its small band gap energy and characteristic electron-crystal phonon-glass behavior. Furthermore, this compound enables fine tuning of carrier concentration via chemical doping for optimizing thermoelectric performance. In this study, nominal compositions of Mg3.8Sb2-xTex (0 ≤ x ≤ 0.03) are synthesized through controlled melting and subsequent vacuum hot pressing method. X-ray diffraction (XRD) and scanning electron microscopy (SEM) are carried out to investigate phase development and surface morphology during the process. It should be noted that 16 at. % of excessive Mg must be added to the system to compensate for the loss of Mg during melting process. Herein, thermoelectric properties such as Seebeck coefficient, electrical conductivity, and thermal conductivity are evaluated from low to high temperature regimes. The results show that Te substitution at Sb sites effectively tunes the majority carriers from holes to electrons, resulting in a transition from p to n-type. At 873 K, a peak ZT value of 0.27 is found for the specimen Mg3.8Sb1.99Te0.01, indicating an improved ZT value over the intrinsic value.

Effect of Annealing of Nafion Recast Membranes Containing Ionic Liquids

  • The composite membranes comprising of sulfonated polymers as matrix and ionic liquids as ion-conducting medium in replacement of water are studied to investigate the effect of annealing of the sulfonated polymers. The polymeric membranes are prepared on recast Nafion containing the ionic liquid, 1-ethyl-3-methylimidazolium tetrafluoroborate ($EMIBF_4$). The composite membranes are characterized by thermogravitational analyses, ion conductivity and small-angle X-ray scattering. The composite membranes annealed at $190^{\circ}C$ for 2 h after the fixed drying step showed better ionic conductivity, but no significant increase in thermal stability. The mean Bragg distance between the ionic clusters, which is reflected in the position of the ionomer peak (small-angle scattering maximum), is larger in the annealed composite membranes containing $EMIBF_4$ than the non-annealed ones. It might have been explained to be due to the different level of ion-clustering ability of the hydrophilic parts (i.e., sulfonic acid groups) in the non- and annealed polymer matrix. In addition, the ionic conductivity of the membranes shows higher for the annealed composite membranes containing $EMIBF_4$. It can be concluded that the annealing of the composite membranes containing ionic liquids due to an increase in ion-clustering ability is able to bring about the enhancement of ionic conductivity suitable for potential use in proton exchange membrane fuel cells (PEMFCs) at medium temperatures ($150-200^{\circ}C$) in the absence of external humidification.
