Modeling of Self-Aligning Effect in Flip Chip Soldering (플립칩 솔더링의 자기정렬 효과에 관한 모델링)

  • The self-aligning effect is useful in the electronic packaging because it compensates the positional errors occurred in flip chip placement. The solder shapes are predicted in this work either by minimizing the energy of the solder profile using the second-order polynomials or by the Surface Evolver program. The restoring forces and spring constants in vertical and horizontal directions are calculated to estimate the self-aligning effect. The calculated results using the second-order polynomial are similar to those using the Surface Evolver in the vertical direction. However, significant discrepancy between the results using the polynomial and Surface Evolver occurs in the horizontal direction. The assumption of the circular cross-section of the solder joint appears to cause the discrepancy. As the horizontal restoring force and spring constant are smaller than those in the vertical direction, larger aligning error can be resulted in the horizontal direction.

  • In this paper, we present a simple proof of Corollary 3.3 in [5] using the fact that for a K3 surface of finite height over a field of odd characteristic, the height is a multiple of the non-symplectic order. Also we prove for a non-symplectic CM K3 surface defined over a number field the Frobenius invariant of the reduction over a finite field is determined by the congruence class of residue characteristic modulo the non-symplectic order of the K3 surface.

Analysis of Steady Flow Around a Two-Dimensional Body Under the Free Surface Using B-Spline Based Higher Order Panel Method (B-Spline 기저 고차경계요소법에 의한 자유수면하의 2차원 물체주위 유동해석)

  • A two-dimensional higher order panel method using B-splines has been developed to overcome the disadvantages of the low order panel method and to obtain more accurate solution. The sources and the normal dipoles are distributed on both the body and the free surface. Instead of applying the upwind finite difference schemes to satisfy the linearized free surface and the radiation condition, the derivatives of the basis functions of the B-splines are directly applied to the linearized free surface condition. Numerical damping in the Dawson's method are avoided in the Present computations. In order to validate the present method, numerical computations are carried out for a submerged cylinder and a two-dimensional hydrofoil steadily moving beneath a free surface. The numerical results show that fast convergence and better accuracies have been achieved by the present method.

  • This paper is concerned with improvement of surface quality of a sheet metal member in the stamping process. The CAE procedure of the stamping process is utilized in order to investigate cause of surface troubles and to improve surface quality. A complicated shape of the sheet metal member can induce surface troubles such as wrinkles because of insufficient tensions force and non-uniform contact of a blank sheet with tools. This paper proposes two guidelines such as a change of tool shape and added draw-beads on the tool surface in order to increase tension forces and to induce uniform contact. The proposed guidelines are verified with the CAE of the stamping process. The CAE results show that the changed shape of tools and added draw-beads can reduce the amount of wrinkles and improve surface quality.

  • In this paper, we present a new time-varying sliding surface to achieve fast and robust tracking of higher-order uncertain systems. The surface passes through an initial error, and afterwards, it moves towards a predetermined target surface by means of a variable named by sliding surface gain and its intercept. Specifically, the sliding surface gain is determined so that its initial value can minimize a shifting distance of the surface and that the system roots in sliding mode can follow certain stable trajectories. The designed sliding mode control forces the system errors to stay always on the proposed surface from the beginning. By this means, the system remains insensitive to system uncertainties and disturbances for the whole time. To illustrate the effectiveness of the proposed method, the comparative study with conventional time-invariant sliding mode control is performed.

  • In order to generate the input data for rapid prototyping, a new approach which is based on the implicit surface interpolation method is presented. In the method a surface is reconstructed by creating smooth implicit surface from unorganized cloud of points through which the surface should pass. In the method an implicit surface is defined by the adaptive local shape functions including quadratic polynomial function, cubic polynomial function and RBF(Radial Basis Function). By the reconstruction of a surface, various types of error in raw STL file including degenerated triangles, undesirable holes with complex shapes and overlaps between triangles can be eliminated automatically. In order to get the slicing data for rapid prototyping an efficient intersection algorithm between implicit surface and plane is developed. For the direct usage for rapid prototyping, a robust transformation algorithm for the generation of complete STL data of solid type is also suggested.

  • Response surface analysis has been a popular tool conducted by engineers in many processes. In this paper, response surface function, named partial least squares response surface function is proposed. Partial least squares response surface function is a function of partial least squares components and the response surface modeling is used in either a first-order or a second-order model. Also, this approach will have the engineers be able to do the response surface modeling and the process optimization even when the number of experimental runs is less than the number of model parameters. This idea is applied to the nondesign data and an application of partial least squares response surface function to the process optimization is considered.

  • In order to satisfy the customer's variant needs for a product quality in recent years, a demand for developing higher precision machining technologies in a lot of application areas such as automobile, cellular phone and semiconductor has been increased more and more. Micro-magnetic induced polishing(${\mu}-MIP$) process is one of these precision technologies. In this study, to verify the parameters' effect of the ${\mu}-MIP$ process on the surface roughness improvement of the inclined workpiece, well planned experiment which was called the design of experiments was carried out. Considered parameters were spindle speed, inductor current, abrasive configuration and working gap between the workpiece and the solid tool. As a result, it was seen that the inductor current and the working gap greatly affected the surface roughness improvement. And to predict the surface roughness of the inclined workpiece, S/N ratio and first-order response surface model was developed.

An Integral-Augmented Nonlinear Optimal Variable Structure System for Uncertain MIMO Plants

  • In this paper, a design of an integral augmented nonlinear optimal variable structure system(INOVSS) is presented for the prescribed output control of uncertain MIMO systems under persistent disturbances. This algorithm basically concerns removing the problems of the reaching phase and combining with the nonlinear optimal control theory. By means of an integral nonlinear sliding surface, the reaching phase is completely removed. The ideal sliding dynamics of the integral nonlinear sliding surface is obtained in the form of the nonlinear state equation and is designed by using the nonlinear optimal control theory, which means the design of the integral nonlinear sliding surface and equivalent control input. The homogeneous $2{\upsilon}(\kappa)$ form is defined in order to easily select the $2{\upsilon}$ or even $(\kappa)-form$ higher order nonlinear terms in the suggested sliding surface. The corresponding nonlinear control input is designed in order to generate the sliding mode on the predetermined transformed new surface by means of diagonalization method. As a result, the whole sliding output from a given initial state to origin is completely guaranteed against persistent disturbances. The prediction/predetermination of output is enable. Moreover, the better performance by the nonlinear sliding surface than that of the linear sliding surface can be obtained. Through an illustrative example, the usefulness of the algorithm is shown.

Effect of Conjugation of Mesogenic Core of Nematic Liquid Crystals for Polar Anchoring Strength on Rubbed Polyimide Films. (극각 방향의 결합강도와 표면질서도에 관한 네마틱 액정의 분자구조 변화의 효과)

  • We have studied the effect of the mesogenic core of nematic liquid crystals (NLCs) for polar (out-of-plane tilt) anchoring strength and surface order parameter on rubbed polyimide (PI) films. The order of polar anchoring strength for NLCs on rubbed PI films is 5CB > PCH5 > CCH5. This order is the same for all rubbing strengths investigated. The surface order parameter for NLCs is 5CB > PCH-5 > CCH5 on rubbed PI films. From these results, we suggest that the polar anchoring strength is strongly related to the surface order parameter.
