Effects of hydration structure on the femtosecond white light-induced phase transition to crystalline silicon nanocrystal having ultrabright narrowed luminescence

  • Under the condition of femtosecond impulsive nonlinear optical irradiation, the bright and narrowed blue emission of silicon nanocrystal was observed. This synthetic method produced very small (~ 4 nm) oxide-capped silicon nanocrystal having probably ultra small emitting core (~ 1 nm) inferred from luminescence. By controlling the stirring condition, very high efficiencies of luminescence ( 4 fold higher) were obtained compared with the other conventional femtosecond laser fragmentation methods, which was attributed to the differences in hydration shell structure during the femtosecond laser induced irreversible phase transition reaction. When we properly adjusted the irradiation times of the white light continuum and stirring condition, very homogeneous luminescent silicon nanocrystal bands having relatively sharp lineshape were obtained, which can be attributable to the luminescent core site isolated and free from the surface defects.

  • Photoluminescent porous silicon (PSi) were prepared by an electrochemical etch of n-type silicon under the illumination with a 300 W tungsten filament bulb for the duration of etch. The red photoluminescence emitting at 620 nm with an excitation wavelength of 450 nm is due to the quantum confinement of silicon nanocrystal in porous silicon. As-prepared PSi was sonicated, fractured, and centrifuged in toluene to obtain photoluminescence silicon quantum dots. BET and BHJ methods were employed to study the specific surface area of as-prepared PSi. Optical characterization of red photoluminescent silicon nanocrystal was investigated by UV-vis and fluorescence spectrometer. Also SEM and TEM images of porous silicon and nanoparticles were investigated.

Influence of Carbon diffusion on the characterization of Si nanocrystals in SiC matrix (Carbon diffusion에 의한 SiC matrix 내의 실리콘 양자점 특성 분석)

  • 고효율 실리콘 양자점 태양전지를 제작하기 위해 Si과 C target을 co-sputtering 방식으로 제조한 SiC matrix를 열처리하여 박막 내에 Si nanocrystal들을 생성하였다. Si nanocrystal의 특성은 다양한 요인에 영향을 받는 데 barrier 물질인 SiC matrix가 가장 큰 영향을 준다. SiC는 900도 이상에서 열처리하는 동안 Si과 C과 SiC으로 재배열 혹은 재결합하는 데 이 때 가장 작은 carbon이 빠르게 diffusion하는 현상에 의해 Si nanocrystal의 성장과 특성에 영향을 주게 된다. 이 현상을 연구하기 위해 stoichiometric SiC/Si-rich SiC/stoichiometric SiC의 3층 구조로 시료를 제작하여 이를 SIMS의 depth profiling을 통하여 열처리 전보다 열처리 후에 Si-rich SiC layer내에 carbon이 약 2~3%정도 증가한 것으로 carbon이 diffusion된 것을 확인하였다. 이 시료를 UV-VIS-NIR spectroscopy, Raman, GIXRD 등의 다양한 측정을 통하여 carbon diffusion에 의한 Si nanocrystal의 특성변화를 연구하였다.

  • We propose a damascene gate FinFET with Si nanocrystals implemented on bulk silicon wafer for low voltage flash memory device. The use of optimized SRON (Silicon-Rich Oxynitride) process allows a high degree of control of the Si excess in the oxide. The FinFET with Si nanocrystals shows high program/erase (P/E) speed, large $V_{TH}$ shifts over 2.5V at 12V/$10{\mu}s$ for program and -12V/1ms for erase, good retention time, and acceptable endurance characteristics. Si nanocrystal memory with damascene gate FinFET is a solution of gate stack and voltage scaling for future generations of flash memory device. Detection of Nitroaromatic Compounds Based on Silicon Nanoparticles (실리콘 나노 입자를 이용한 니트로방향족 화합물의 탐지)

  • Synthesis and characterization of alkyl-capped nanocrystalline silicon (R-n-Si) have been achieved from the reaction of silicontetrachloride with magnesiumsilicide. Surface of silicon nanocrystal has been derivatized with various alkyl groups (R=methyl, n-butyl, etc.). Silicon nanoparticles have been also obtained by the sonication of luminescent porous silicon. Former exhibits an emission band at 360 nm, but latter exhibits an emission band at 680 nm. In this study very sensitive detection of TNT (2,4,6-trinitrotoluene), DNT (2,4-dinitrotoluene), NB (nitrobenzene), and PA (picric acid) has been achieved in gas phase with porous silicon using photoluminescence quenching of the silicon crystallites as a transduction mode. Porous silicon are electrochemically etched from crystalline silicon wafers in an aqueous solution of hydrofluoric acid. We have characterized these silicon nanoparticles by Luminescence Spectrometer (LS 55).

Temperature Dependence of Photoluminescence in $SiO_2$ (실리콘산화막의 광루미니센스 온도의존성에 관한 연구)

  • Photoluminescence(PL) were observed from room temperature to 8K on $Si^+$-implanted silicon-oxide films. The PL intensities are increased from room temperature to 50~80K and decreased below 50K. The blue-shift occurs during the increasing of PL intensity. Also, temperature-dependent PL were measured at peak wavelengths. The first peak is the most sensitive to the measuring temperature. The experimental results are explained by quantum size effect of O rich defects or(and) Si rich defects rather than nanocrystal silicon.

Enhancement of Wear and Corrosion Resistances of Monocrystalline Silicon Wafer (단결정 실리콘 웨이퍼의 내마모성 및 내식성 향상을 관한 연구)

  • The primary objective of this study is to treat a monocrystalline silicon (Si) wafer having a thickness of $279{\mu}m$ by employing the ultrasonic nanocrystal surface modification (UNSM) technology for improving the efficiency and service life of nano-electromechanical systems (NEMSs) and micro-electromechanical systems (MEMSs) by enhancing of wear and corrosion resistances. The wear and corrosion resistances of the Si wafer were systematically investigated before and after UNSM treatment, wherein abrasive, oxidative and spalling wear mechanisms were applied to the as-received and subsequently UNSM-treated Si wafer. Compared to the asreceived state, the wear and corrosion resistances of the UNSM-treated Si wafer are found to be enhanced by about 23% and 14%, respectively. The enhancement in wear and corrosion resistances after UNSM treatment may be attributed to grain size refinement (confirmed by Raman spectroscopy) and modified surface integrity. Furthermore, it is observed that the Raman intensity reduced significantly after UNSM treatment, whereas neither the Raman shift nor new phases were found on the surface of the UNSM-treated Si wafer. In addition, the friction coefficient values of the as-received and UNSM-treated Si wafers are found to be about 0.54 and 0.39, respectively. Hence, UNSM technology can be effectively incorporated as an alternative mechanical surface treatment for NEMSs and MEMSs comprising Si wafers.

Effect of hydrogen on the photoluminescence of Silicon nanocrystalline thin films (실리콘 나노결정 박막에서 수소 패시베이션 효과)

  • Si nanocrystallites thin films on p-type (100) Si substrate have been fabricated by pulsed laser deposition using a Nd:YAG laser. After deposition, samples were annealed at the temperatures of 400 to $800^{\circ}C$. Hydrogen passivation was then performed in the forming gas (95% $N_2$ + 5% $H_2$) for 1 hr. Strong violet-indigo photoluminescence has been observed at room temperature from nitrogen ambient-annealed Si nanocrystallites. The variation of photoluminescence (PL) Properties of Si nanocrystallites thin films has been investigated depending on annealing temperatures with hydrogen passivation. From the results of PL, Fourier transform infrared (FTIR), and high-resolution transmission electron microscopy (HRTEM) measurements, it is observed that the origin of violet-indigo PL from the nanocrystalline silicon in the silicon oxide film is related to the quantum size effect of Si nanocrystallites and oxygen vacancies in the SiOx(x : 1.6-1.8) matrix affects the emission intensity.
