금속-산화막-반도체 소자의 산화막에 존재하는 느린 준위에 의한 전류반응 특성을 양방향 전류-전압 측정기술을 적용하여 분석하였다. 게이트 바이어스에 따라 나타나는 충전 및 방전시의 순간전류를 유지시간, 지연시간, 전자주입 방향 및 전자주입량, 그리고 전자 주입후 상온 방치시간의 함수로서 조사하였다. 느린 준위의 전하교환에 따른 전류 성분을 게이트 전압에 따라 실리콘 내 캐리어의 이동에 의해 나타나는 변위전류와 분리하여 해석하였다. 충전 및 방전시 나타나는 전하교환 전류는 산화막내 정전하 밀도뿐만 아니라 계면준위 밀도에도 크게 의존이 되며, 본 연구에서는 느린 준위의 전하교환 메카니즘을 제시하였다.
본 논문에서는 2차원 양자 역학적 모델링 및 시뮬레이션(quantum mechanical modeling and simulation)으로써, 자기정렬 이중게이츠 구조(self-aligned double-gate structure)인 FinFET에 관하여 결합된 푸아송-슈뢰딩거 방정식(coupled Poisson and Schrodinger equations)를 셀프-컨시스턴트(self-consistent)한 방법으로 해석하는 수치적 모델을 제안한다. 시뮬레이션은 게이트 길이(Lg)를 10에서 80nm까지, 실리콘 핀 두께($T_{fin}$)를 10에서 40nm까지 변화시켜가며 시행되었다. 시뮬레이션의 검증을 위한 전류-전압 특성을 실험 결과값과 비교하였으며, 문턱 전압 이하 기울기(subthreshold swing), 문턱 전압 롤-오프(thresholdvoltage roll-off), 그리고 드레인 유기 장벽 감소(drain induced barrier lowering, DIBL)과 같은 파라미터를 추출함으로써 단채널 효과를 줄이기 위한 소자 최적화를 시행하였다. 또한, 고전적 방법과 양자 역학적 방법의 시뮬레이션 결과를 비교함으로써,양자 역학적 해석의 필요성을 확인하였다. 본 연구를 통해서, FinFET과 같은 구조가 단채널 효과를 줄이는데 이상적이며, 나노-스케일 소자 구조를 해석함에 있어 양자 역학적 시뮬레이션이 필수적임을 알 수 있었다.
본 논문에서는 수동이중성형 구조의 광통신망에 적합한 WDM/SCM 다중접속 프로토콜을 제안하였다. 제안된 망의 구조는 노드들을 그룹화하여 부허브(sub-hub)로 연결하고 부허브들은 다시 중앙허브(central hub)에 연결된 이중성형구조를 가지고 있다. 각 그룹에는 WDM 채널이 home 채널로 할당되어 있고, 각 노드는 패킷의 수신을 위한 고유의 SCM 채널이 할당되어있다. 제안된 프로토콜은 망내의 노드수가 아닌 그룹수 만큼의 슬롯으로 프레임을 구성하기 때문에 슬롯을 기다리기 위한 패킷의 평균지연을 줄일 수 있으며, 이중성형구조의 망구조를 이용하여 데이터 패킷의 전송을 위한 제어패킷의 전파지연을 중앙허브와 송신 노드간의 전파지연이 아니라 부허브와 송신 노드간의 전파지연으로 제한하여 패킷의 전파지연을 줄였다. 해석적 모델과 시뮬레이션에 의한 성능 비교로부터 프로토콜 분석의 타당성을 검증하여 망의 수율 및 패킷의 평균지연 성능이 우수하며 높은 채널 활용도를 가짐을 확인할 수 있었다.
중수소 결합이 존재하는 게이트 산화막을 갖는 MOSFET는 일반 MOSFET에 비해 신뢰성이 개선된다고 알려져 있다. 본 연구에서는 MOS 소자의 게이트 산화막내에 중수소를 분포시키기 위해 새로운 중수소 이온 주입법을 제안하였다. MOS 소자를 구성하는 층간 물질 및 중수소가 분포할 위치에 따라 중수소 이온 주입 에너지는 다양하게 변하게 된다. 이온 주입 후 발생할 수 있는 물질적 손상을 방지하기 위해 후속 열처리 공정이 수반된다. 제조된 일반 MOSFET를 사용하여 제안된 중수소이온 주입을 통해 게이트 산화막내 계면 및 bulk 결함이 감소함을 확인하였다. 그러나 이온 주입으로 인해 실리콘 기판의 불순물 농도가 변화할 수 있으므로 이온 주입 조건의 최적화가 필요하다. 중수소 이온 주입된 MOSFET의 CV 및 IV 특성 조사를 통해 이온 주입으로 인한 트랜지스터의 성능 변화는 발생하지 않았다.
금속 유도 측면 결정화 (Metal-Induced Lateral Crystallization; MILC)에 의해 저온다결정 실리콘 박막트랜지스터를 형성할 때 Ni박막을 게이트와 소오스/드레인간 경계로부터 거리를 달리하여 형성한 뒤 결정화시킴으로써 소오스와 드레인으로부터 결정화가 진행되어 서로 만나는 경계 면을 채널 내부 외부에 인위적으로 위치시킬 수 있었고 이들의 전기적 특성비교를 통하여 MILC경계가 트랜지스터 특성에 미치는 영향을 고찰할 수 있었다. MILC 경계를 채널 내부로부터 제거시킴으로써 On Current, Subthreshold slope 특성을 향상시킬 수 있었고 누설전류 특성도 크게 향상시킬 수 있었다. 채널 내부에 MILC 경계가 존재할 경우 전기적 스트레스를 인가함에 따라 누설전류의 양이 감소하였고, 전체 감소량은 채널 폭이 넓을수록 증가하였고 채널길이에는 무관하였다.
고장에 대한 강인성, 높은 출력 전류 특성 및 모듈화의 용이성 때문에 병렬 인버터 시스템은 그활용도가 점차 높아지고 있다. 이러한 병렬 인버터 시스템에서 전체 시스템 전력균형 제어는 주로 주파수 드롭과 전압 드룹 제어 또는 유효전력 과 무효전력 제어를 통하여 이루어지고 있다. 그러나 이러한 제어방법들은 시스템 변수 변동 및 부하변동에 따라 늦은제어 응답특성을 가지는 단점을 가지고 있다. 이러한 단점을 해결하기위해, 본논문에서는 병렬 인버터 시스템의 각모듈 출력전력을 균등화 시키는 새로운 제어기를 제안하였다. 제안한 제어기는 하드웨어 구현의 용이성, 피크전류 차단 기능들의 특성을 가진다. 또한 본논문에서는 제안한 제어기의 설계 절차를 기술하였으며, 여러 부하조건 및 시스템 파라미터 변동조건에 따라 순시전력균형제어기 동작 특성의 효용성을 컴퓨터 시뮬레이션 및 실험을 통하여 확인 하였다.
Objective: To observe the clinical efficacy of bevacizumab concomitant with pemetrexed in patients with advanced non-small cell lung cancer (NSCLC). Materials and Methods: A total of 72 patients were randomly divided into a combination group (pemetrexed+bevacizumab, n=36) and a pemetrexed group (n=36) and assessed for disease control (CR+PR+SD) after 4-cycles of first-line GP chemotherapy (gemcitabine+cisplatin). Clinical efficacy, progression-free survival time (PFS), overall survival time (OS), overall response rate (ORR), disease control rate (DCR) and rate of adverse responses between two groups were observed and compared. Results: ORR and DCR were 27.8% and 83.4% in combination group, and 16.7% and 69.5% in the pemetrexed group, respectively, but there were no significant differences (P>0.05). PFS in combination group and pemetrexed group were 4.6 months and 3.9 months respectively (P=0.09), whereas OS in the combination group was 14 months, evidently higher than in the pemetrexed group (11 months, P=0.004). Adverse responses in both groups included high blood pressure, bleeding, thrombocytopenia, anemia, elevated transaminase, diarrhea, vomiting and proteinuria, but there were no significant differences (P>0.05). Conclusions: Bevacizumab concomitant with pemetrexed has better clinical efficacy and safety, giving rise to prolonged survival time in patients with advanced NSCLC.
This experiment was carried out to study the toxic effect of solublized methylcellulose (MC). Sprague-Dawley rats were dosed with 1%(w/v) MC in 0.9% saline by gavage at a dose of 10ml/kg b.w/day or by intravenous injection at a dose of 5ml/kg b.w/day for 28 days. Clinical signs were observed once a day. Body weights, water and food consumptions were measured and urinalysis was performed several times during the experiment. Rats were sacrificed on days 3, 7, 15 and 28 for hematology, blood chemistry, organ weights and histopathology. The relative weight of the spleen and foamy cells of the spleen were increased in the gavage group. Body weight gain, food consumptions, the values of RBC, Hb, MCH, Hct, serum proteins, glucose, bilirubin, AST, and ALP were decreased in I.V. treatment group. On the other hand, water consumptions, the values of serum cholesterol, creatinine, and BUN were increased. Microscopic findings were granulomas, distended sinusoids, and hypertrophy of Kupffer cells with vacuoles in the liver. Spleen exhibited granuloma, increased extramedullary hematopoiesis, and congestion. Kidney exhibited foamy cells in the glomeruli, distension of the tubules. The findings appeared more severe when the treatment was extended. In conclusion, MC solution is not a safe vehicle for intravenous administration because of the toxic effects on the liver, kidney and spleen. In addition, a long-term and large dosage of oral administration of MC appears to be unsafe also and needs to be investigated further.
Purpose: Stress, depending on its intensity and duration, results in either adaptive or maladaptive physiological and psychological changes in humans. Also, it was found that stressful experiences increase the signs of behavioral despair in rodents. On the other hand, exercise and melatonin treatment is believed to have many beneficial effects on health. Thus, this study was designed to evaluate the anti-depressant effects of physical activity and melatonin against chronic stress-induced depression in rats. Methods: Adult male Sprague-Dawley(SD) rats(200-250g, 7 weeks of age) were subjected to depression induced by chronic stress. Chronic depression was induced with forced-swim stress (FSS) and repeated change of light-dark cycle for 4 weeks. In the last 2 weeks, some rats were confined in a cage enriched with a running wheel, seesaw and chewed a ball from 19:00 to 07:00 every day. Melatonin was injected intra-peritoneally (I.P), and the rats received intraperitoneal injections of melatonin (15 mg/kg). The Forced Swim Test (FST) was performed to evaluate the immobility behaviors of rats for a 5 min test. Results: It was found that, the immobility time in FST was significantly (p<.05) lower in physical exercise ($M=58.83{\pm}22.73$) and melatonin ($M=67.33{\pm}37.73$) than in depressive rats ($M=145.93{\pm}63.16$) without physical activity. Also, TPH positive cell in dorsal raphe was significantly (p<.05) higher in exercise ($M=457.38{\pm}103.21$) and melatonin ($M=425.38{\pm}111.56$) than in depressive rats ($M=258.25{\pm}89.13$). Conclusion: This study suggests that physical activity and melatonin produces antidepressant-like effect on stress-induced depression in rats. So, physical exercise and melatonin may be a good intervention in depression patients.
Purpose : The study to verify the effectiveness of the Soomchi combined marine healing program by analyzing the physical composition of the subjects, their blood lipids, and the effects of the program on their lung health-related variables, and heart rate variability variables. Methods : In the experiment, the Soomchi combined marine healing program was conducted for 5 hours a day, 5 days a week. on 15 participants. The results of their body composition, blood lipids, lactic acid, blood pressure, PEF, FEV1 and maximum oxygen intake were analyzed before and after the subjects completed the Soomchi program. For the statistical analysis, the mean and standard deviation (M±SD) of each variable were calculated using SPSS version 20 and an independent t-test was conducted to test for the amount of change in the participants before and after the Soomchi combined marine healing program. All significant levels were set to α=.05. As a result of the experiment Results : First, no statistically significant differences were found in the changes in body composition after the 5-day combined marine healing program was completed. Second, regarding the changes in blood component after the program was conducted, statistically significant differences were found in the lactic acid (p<.05). That is, the experimental group showed a significant decrease in lactic acid after the program whereas the control group showed a significant increase. Third, systolic blood pressure decreased significantly and while in PEF and FEV1 increased significantly in the experimental group after the program. Fourth, the LF of the control group significantly decreased after 5 days. Conclusion : After the Soomchi Lung Health Ocean Healing Program, positive physical changes were observed in the lung health variables and heart rate variability of the participants.
