Diode and MOSFET Properties of Trench-Gate-Type Super-Barrier Rectifier with P-Body Implantation Condition for Power System Application

  • In this paper, we investigate the electrical characteristics of two trench-gate-type super-barrier rectifiers (TSBRs) under different p-body implantation conditions (low and high). Also, design considerations for the TSBRs are discussed in this paper. The TSBRs' electrical properties depend strongly on their respective p-body implantation conditions. In the case of the TSBR with a low p-body implantation condition, it exhibits MOSFET-like properties, such as a low forward voltage ($V_F$) drop, high reverse leakage current, and a low peak reverse recovery current owing to a majority carrier operation. However, in the case of the TSBR with a high p-body implantation condition, it exhibits pn junction diode.like properties, such as a high $V_F$, low reverse leakage current, and high peak reverse recovery current owing to a minority carrier operation. As a result, the TSBR with a low p-body implantation condition is capable of operating as a MOSFET, and the TSBR with a high p-body implantation condition is capable of operating as either a pn junction diode or a MOSFET, but not both at the same time.

  • In this paper, a methodology for reinforcing reverse logistics (RL) activities in a closed-loop supply chain (CLSC) model is proposed. For the methodology, the activities of the recovery center (RC) which can be considered as one of the facilities in the RL are reinforced. By the reinforced activities in the RC, the recovered parts and products after checking and recovering processes of the returned product from customer can be reused in the forward logistics (FL) of the CLSC model. A mathematical formulation is suggested for representing the CLSC model with reinforced RL activities, and implemented using a hybrid genetic algorithm (HGA) approach. In numerical experiment, two different scales of the CLSC model are presented and the performance of the HGA approach is compared with those of some conventional approaches. The experimental results show that the former outperforms the latter in most of performance measures. The robustness of the CLSC model is also proved by regulating various rates of the recovered parts and products in the RC.

  • A new Soft Recovery Quasi-Resonant Converter (SR QRC) haying multiple order folding snubber network is proposed. It is combined with normal quasi-resonant converter with folding snubber network of which the surrounding components are composed of diodes and capacitors. The reverse recovery loss of main rectifier diode is eliminated by this method utilizing multiple resonance. The proposed converter has PWM capability with high efficiency and is suitable for high voltage and high power applications. By extension of this concept to other switching converters, a new family of SR PW QRC may be developed.

A Rapid Method of Ginsenoside Analysis in HPLC by Pretreatment through the reverse-phase minicolumn (역상소형컬럼 전처리를 이용한 Ginsenoside의 신속정량법)

  • The solvent separation step in the conventional method for quantitative analysis of ginsenosides was substituted by purification through a small reverse-phase $C_18$-column resulting in the decrease of analysis time by one fourth. New method showed high recovery of total ginsenosides but low recovery in protopanaxatriol-ginsenosides. Sugars did not affect the recovery by the amount in usual root sample. Coefficient of variation in recovery of ginsenosides was lower in the rapid minicolumn method. Optimum load of ginsenosides to minicolumn was 10 to 15 mg. The rapid minicolumn method showed highly significant correlation with the solvent separation method for dried root and red ginseng. For the rapid minicolumn method a small acryl device was used for the simultaneous extraction of 8 samples. This method appeared to be beneficial in cost and for the health of analyst.

Power Semiconductor SMD Package Embedded in Multilayered Ceramic for Low Switching Loss

  • We propose a multilayered-substrate-based power semiconductor discrete device package for a low switching loss and high heat dissipation. To verify the proposed package, cost-effective, low-temperature co-fired ceramic, multilayered substrates are used. A bare die is attached to an embedded cavity of the multilayered substrate. Because the height of the pad on the top plane of the die and the signal line on the substrate are the same, the length of the bond wires can be shortened. A large number of thermal vias with a high thermal conductivity are embedded in the multilayered substrate to increase the heat dissipation rate of the package. The packaged silicon carbide Schottky barrier diode satisfies the reliability testing of a high-temperature storage life and temperature humidity bias. At $175^{\circ}C$, the forward current is 7 A at a forward voltage of 1.13 V, and the reverse leakage current is below 100 lA up to a reverse voltage of 980 V. The measured maximum reverse current ($I_{RM}$), reverse recovery time ($T_{rr}$), and reverse recovery charge ($Q_{rr}$) are 2.4 A, 16.6 ns, and 19.92 nC, respectively, at a reverse voltage of 300 V and di/dt equal to $300A/{\mu}s$.

The Characteristics of Seawater RO Membrane for High Recovery System (해수담수화용 역삼투막의 고회수율 공정에서의 투과 특성)

  • Polyamide reverse osmosis (RO) membrane with thin film composite structure was commercialized for seawater desalination process. Recently, it has been reported that some RO processes for high pressure and recovery leads to reducing in energy cost and pretreatment scale compared with earlier process. The development of energy recovery, pumping device and RO elements with high pressure and rejection made high pressure and recovery process possible. In this study, permeation properties of commercialized seawater RO membrane were investigated under the condition of high pressure and recovery. In the RO sheet membrane test 3.5% NaCl of synthetic seawater was used. The synthetic seawater contained only sodium chloride. In the RO module test, natural seawater was used at Happo Bay, Masan city. As the results, RO membrane with high durability of pressure was better than that with high rejection of seawater for high pressure and recovery process. Seawater rejection of high concentrate tends to be improved by high pressure operation.

  • In the patients of retracted massive rotator cuff tears, there are much of difficulty to functional recovery and pain relief. Nevertheless the development of treatment, there are still debates of the best treatments in the massive rotator cuff tears. Recenlty various of treatments are introduced; these are acromioplasty with debridement, biceps tenotomy, great tuberoplasty with biceps tenotomy, partial repair, mini-open rotator cuff repair, arthroscopic rotator cuff repair, soft tissue augmentation, tendon transfer, flap, hemiarthroplasty, and reverse total shoulder arthroplasty. That there is no difference of result for reverse total shoulder arthroplasty between patients who have massive rotator cuff tear without arthritis and patients who have cuff tear arthropathy. Reverse total shoulder arthroplasty is one of reliable and successful treatment options for massive rotator cuff tear. Especially it is more effective for patients who have a pseudoparalysis.

  • Shape memory is physical phenomenon which a platically metal is restored to its original shape by a solid state phase change by heating. TiNi alloy the most effective material in the shape memory alloy(SMA). To study(measure) recovery stress of intelligent composite. Ti50-Ni50 shape memory matrix with prestrain SMA fiber. When SMA fiber of the intelligent composite is heated over austenite starting temperature(As) by electric heating. a recovery stress are generated. The recovery stress of the intelligent composite was measured by strain gage or photoelastic experiment. Measuring method of recovery stress by photoelastic experiment was developed in this research. It was certified that photoelastic experiment was more effective and more precise than strain gage method in the measurement of recovery stress.

  • A major source of difficulty in die design for high strength steel is the high level of elastic recovery during unloading. The degree of elastic recovery is affected by factors such as material strength, bending angle, punch's corner radius and sheet thickness. Finite Element Method was used in the present work to quantitatively analyze the elastic recovery for various combinations of these parameters. In some cases elastic recovery happened in reverse direction. This phenomenon, which we call spring-go, was explained via changes in stress distribution in the panel occurring in the forming process.

  • This paper introduces a newly improved Ultra-FRFET that has much better reverse recovery characteristic than that of the typical MOSFET and presents its effectiveness in the HV-BLU system of LCD TVs. The reverse recovery time, $T_{rr}$ of Ultra-FRFET is shorter than 40nsec and the peak value of reverse current, $i_{rr}$ is also much smaller compared to the typical MOSFET's, which are sufficient to prevent the MOSFET’s failures without additional FRDs and diodes in HV-BLU system with a half-bridge resonant inverter topology worked by PWM method. In order to verify the validity, the loss analysis and the implementation results in cases when both the conventional solution using typical MOSFETs with additional FRDs and a new solution using Ultra-FRFETs are applied to a HV-BLU of 40" LCD TV are presented. As a result, the effectiveness of Ultra-FRFET was verified and the results are presented in this paper.
