솔더 접합부의 품질 신뢰성 문제는 얼라인먼트(Alignment)문제로 발생한 오픈불량, 기판 휨에 의한 HIP(Head In Pillow)불량, 열팽차 차이에 의한 솔더자체 크랙과 기계적인 충격에 의한 IMC층의 크랙이 중요한 불량이다. 특히 기판 소형화와 표면처리의 변화가 진행 되면서, 솔더 범프와 기판 사이 IMC층의 취성파괴가 더욱 이슈화가 되면서 연구가 활발하다. IMC의 형성과 성장 및 취성파괴의 메카니즘 연구를 통하여 기존 평가방법의 변별력 향상, 계량화 등의 개선이 필요하고, IMC 취성의 수준 향상 등 크랙에 대한 신뢰성 향상 방향을 위한 연구 방향을 제시하고자 한다.
Purpose : The demand for higher fuel economy vehicles has helped develop fuel-efficient vehicles such as a CVVL called continuous variable valve lift. Existing CVVL has been applying DC type motor to control intake valve, but recently some car parts manufacturers have been developing a BLDC type CVVL motor for improvements of endurance performance. The purpose of this study is to find the potential failure mechanism of the CVVL BLDC moto in early stage of development based on the design properties and design the accelerated life test model. Methods : CVVL BLDC is consist of brushs, coil, magnetic, PCB, bearing and so on. Each component has a latent failure mechanism caused by temperature, humidity, vibration. By analysis result of the failure mechanism, thermal fatigue is the most important factor of a durability of CVVL BLDC motor. So, we designed a new accelerated life test model for guarantee of the CVVL BLDC motor. Results : A crack occurred on via hole in test using the conditions we designed, so we did change the design to avoid this failure. The via hole dimension is changed a little larger, as a result we achieve improvements in reliability of the CVVL BLDC motor. By applying various kinds and extreme level of stresses, we can find the operating limits of products. Conclusion : In thesis, We analyzed the failure mechanism of CVVL BLDC and designed an accelerated life test method to give a guarantee for reliability. Based on the test results, we could improve the reliability of developments by change of design.
The light emitting diodes(LED) package of new structure is proposed to promote the reliability and lifespan by maximize heat dissipation occurred on the chip. We designed and fabricated the LED packages mixing the advantages of chip on board(COB) based on conventional metal printed circuit board(PCB) and the merits of Si sub-mount using base as a substrate. The proposed LED package samples were selected for the superior efficiency of the material through the sealant properties, chip characteristics, and phosphor properties evaluations. Reliability test was conducted the thermal shock test and flux rate according to the usage time at room temperature, high-temperature operation, high-temperature operation, high-temperature storage, low-temperature storage, high-temperature and high-humidity storage. Reliability test result, the average flux rate was maintained at 97.04% for each items. Thus, the Si sub-mount based LED package is expected to be applicable to high power down-light type LED light sources.
자동차 편의 장치에 대하여 고객들은 높은 효율과 많은 기능을 요구하고 있으며, 이러한 자동차 어플리케이션에 대한 수요가 지속적으로 증가하고 있다. 본 연구에서는 최근 자동차 편의 사양으로 개발된 무선충전기의 PCB(printed circuit board) 발열 성능 향상을 위한 열 유동해석에 관한 연구를 진행하였다. 무선충전기는 PCB의 전력 손실 및 열 저항의 특성 발열에 따라 충전의 성능이 급격히 저하된다. 따라서 열 유동해석 시뮬레이션을 통해 최적의 PCB 설계 및 부품의 실장 위치를 제안하고, 각 설계 단계에서 해석을 통해 디자인을 결정한다. 이후, 실제 환경 조건에서 해석결과 정합성 검증을 위해 시험을 수행하고 결과를 비교 분석한다. 본 논문에서는 HyperLynx Thermal와 FloTHERM 프로그램을 사용하여 PCB 모델링 및 과도 응답 열 유동해석을 수행하였다. 또한, 해석 및 측정 결과의 정합성 검증을 위해 적외선 열화상 카메라를 사용하여 시험을 진행하였다. 최종 결과 비교에서 해석과 시험의 오차는 10 % 이내로 확인되었고, PCB의 발열 성능도 향상되었다.
In order to assess the reliability of the Tire Pressure Sensor for automobiles, accelerated life test model and procedure are developed. By using this method, failure mechanism and life distribution are analyzed. The main results are as follows; i) the main failure mechanism is degradation failure that is, PCB destruction and battery Discharge by high temperature. ii) the life distribution of the Tire Pressure Sensor fitted well to Weibull life distribution and the accelerated life model of that is fitted well to Arrhenius model. iii) at the result of the life distribution, accelerated life test method is developed
Many researches related to the reliability of Pb-free solder joints with PCB (printed circuit board) surface finish under thermal or vibration stresses are in progress, because the electronics is operating in hash environment. Therefore, it is necessary to assess Pb-free solder joints life with PCB surface finish under thermal and mechanical stresses. We have investigated 4-points bending fatigue lifetime of Pb-free solder joints with OSP (organic solderability preservative) and ENIG (electroless nickel and immersion gold) surface finish. To predict the bending fatigue life of Sn-3.0Ag-0.5Cu solder joints, we use the test coupons mounted 192 BGA (ball grid array) package to be added the thermal stress by conducting thermal shock test, 500, 1,000, 1,500 and 2,000 cycles, respectively. An 4-point bending test is performed in force controlling mode. It is considered that as a failure when the resistance of daisy-chain circuit of test coupons reaches more than $1,000{\Omega}$. Finally, we obtained the solder joints fatigue life with OSP and ENIG surface finish using by Weibull probability distribution.
In this paper, the effects of conventional and newly developed elastomer modified underfill materials on the mechanical shock reliability of BGA board assembly were studied for application in mobile electronics. The mechanical shock reliability was evaluated through a three point dynamic bending test proposed by Motorola. The thermal properties of the underfills were measured by a DSC machine. Through the DSC results, the curing condition of the underfills was selected. Two types of underfills showed similar curing behavior. During the dynamic bending reliability test, the strain of the PCB was step increased from 0.2% to 1.5% until the failure circuit was detected at a 50 kHz sampling rate. The dynamic bending reliability of BGA board assembly using elastomer modified underfill was found to be superior to that of conventional underfill. From mechanical and microstructure analyses, the disturbance of crack propagation by the presence of submicron elastomer particles was considered to be mainly responsible for that result rather than the shear strength or elastic modulus of underfill joint.
인쇄기판의 양산 신뢰성 확인을 위한 전기검사에서는 다수의 미세 탐침들이 기판의 패드와 접점을 유지하며 회로의 전기적 신뢰성을 확인하는 검사이다. 이 때 다수의 탐침들이 모두 정 정렬 될 수 없으므로 탐침의 충돌하는 위치와 각도는 기판에 심각한 결과를 초래할 수 있다. 본 연구에서는 탐침이 패드와 충돌하는 상황에서 발생할 수 있는 탐침의 미끄러짐 현상을 관측하고자 한다. 탐침은 접촉부가 둥근형상과 평평한 형상의 두 종류를 선정하였고, 탐침 돌출 길이, 탐침 직경, 이송 속도 등이 탐침의 미끄러짐에 주는 영향을 관찰하였다. 이를 통해 전기 검사 시 탐침의 경사에 따라 기판의 패드에 작용하는 수평 인가력과 탐침 경사각 사이의 관계를 조사하였으며, 또 전기 검사 후 미끄러진 탐침의 복원시 발생할 수 있는 탐침과 패드 사이의 역학관계에 대해서도 고찰하였다. 경사각은 탐침의 접촉부가 평평하면서 돌출길이가 짧고, 직경이 크며, 검사 속도가 느린 경우에 작다는 것을 확인하였다.

We propose a substrate with high thermal conductivity, manufactured by the low-temperature co-fired ceramic (LTCC) multilayer circuit process technology, as a new DC/DC converter platform for power electronics applications. We compare the reliability and power conversion efficiency of a converter using the LTCC substrate with the one using a conventional printed circuit board (PCB) substrate, to demonstrate the superior characteristics of the LTCC substrates. The power conversion efficiencies of the LTCC- and PCB-based synchronous buck converters are 95.5% and 94.5%, respectively, while those of nonsynchronous buck converters are 92.5% and 91.3%, respectively, at an output power of 100 W. To verify the reliability of the LTCC-based converter, two types of tests were conducted. Storage temperature tests were conducted at -20 ℃ and 85 ℃ for 100 h each. The variation in efficiency after the tests was less than 0.3%. A working temperature test was conducted for 60 min, and the temperature of the converter was saturated at 58.2 ℃ without a decrease in efficiency. These results demonstrate the applicability of LTCC as a substrate for power conversion systems.
반도체 패키지에서 언더필의 사용은 패키지의 응력 완화 및 습기 방지에 중요할 뿐만 아니라, 충격, 진동 시에 패키지의 신뢰성을 향상시키는 중요한 소재이다. 그러나 최근 패키지의 크기가 커지고, 매우 얇아짐에 따라서 언더필의 사용이 오히려 패키지의 신뢰성을 저하하는 현상이 발견되고 있다. 이러한 이슈를 해결하기 위하여 본 연구에서는 언더필을 대신 할 소재로서 solid epoxy를 이용한 패키지를 개발하여 신뢰성을 향상시키고자 하였다. 개발된 solid epoxy를 스마트 폰의 AP 패키지에 적용하여 열사이클링 신뢰성 시험과 수치해석을 통하여 패키지의 신뢰성을 평가하였다. 신뢰성 향상을 위한 최적의 solid epoxy 소재 및 공정 조건을 찾기 위하여 solid epoxy 의 사용 개수, PCB 패드 타입 및 solid epoxy의 물성 등, 3 개의 인자가 패키지의 신뢰성에 미치는 영향을 고찰하였다. Solid epoxy를 AP 패키지에 적용한 결과 solid epoxy가 없는 경우 보다, solid epoxy를 적용한 경우가 신뢰성이 향상되었다. 또한 solid epoxy를 패키지의 외곽 4곳에 적용한 경우 보다는 6 곳에 적용한 경우가 더 신뢰성이 좋음을 알 수 있었다. 이는 solid epoxy가 패키지의 열팽창에 따른 응력을 완화 시키는 역할을 하여 패키지의 신뢰성이 향상되었음을 의미한다. 또한 PCB 패드 타입에 대한 신뢰성을 평가한 결과 NSMD (non-solder mask defined) 패드를 사용할 경우가 SMD (solder mask defined) 패드 보다 신뢰성이 더 향상됨을 알 수 있었다. NSMD 패드의 경우 솔더와 패드가 접합하는 면적이 더 크기 때문에 구조적으로 안정하여 신뢰성 측면에서 더 유리하기 때문이다. 또한 열팽창계수가 다른 solid epoxy를 적용하여 신뢰성 평가를 한 결과, 열팽창계수가 낮은 solid epoxy를 사용한 경우가 신뢰성이 더 향상됨을 알 수 있었다.
