Characteristics of Schottky Diode and Schottky Barrier Metal-Oxide-Semiconductor Field-Effect Transistors

  • Interface-trap density, lifetime and Schottky barrier height of erbium-silicided Schottky diode are evaluated using equivalent circuit method. The extracted interface trap density, lifetime and Schottky barrier height for hole are determined as $1.5{\times}10^{13} traps/cm^2$, 3.75 ms and 0.76 eV, respectively. The interface traps are efficiently cured by $N_2$ annealing. Based on the diode characteristics, various sizes of erbium- silicided/platinum-silicided n/p-type Schottky barrier metal-oxide-semiconductor field effect transistors (SB-MOSFETs) are manufactured from 20 m to 35nm. The manufactured SB-MOSFETs show excellent drain induced barrier lowering (DIBL) characteristics due to the existence of Schottky barrier between source and channel. DIBL and subthreshold swing characteristics are compatible with the ultimate scaling limit of double gate MOSFETs which shows the possible application of SB-MOSFETs in nanoscale regime.

  • Two rice varieties, viz. Nonabokra and Pokkali, have been evaluated for their responses to salinity in terms of some physiological and biochemical attributes. During the exposure to salinity (200 mM concentration of sodium chloride for 24, 48, and 72 h), a significant increase in sodium was recorded which was also concomitant with the changes of other metabolic profiles like proline, phenol, polyamine, etc. The protein oxidation was significantly increased and also varied between the two cultivars. The changes in activities of anti-oxidative enzymes under stress were significantly different to the control. The detrimental effects of salinity were also evident in terms of lipid peroxidation, chlorophyll content, protein profiles, and generation of free radicals; and these were more pronounced in Pokkali than in Nonabokra. The assessment and analysis of these physiological characters under salinity could unravel the mechanism of salt responses revealed in this present study and thus might be useful for selection of tolerant plant types under the above conditions of salinity.

  • In this research, the in vitro anti-thrombogenecity of artificial materials was evaluated using hydrophilic/hydrophobic copolymers containing oiligosaccharide as hydrophilic moiety and phospholipid as hydrophobic moiety respectively. N-(p-vinylbenzyl)-[O-$\alpha$-D-glucopyranosyl-(1longrightarrow4)]$_{n-1}$-D-glucoamide(VM7A) was (VM7 A) was adopted as hydrophilic oligosaccharide and 2-acryloxybutyl-2-(triethylammonium)ethyl phosphoric acid (HBA-choline) was adopted as hydrophobic phospholipid. Copolymers having various monomer feeding molar ratios were synthesized through radical polymerization. The synthesized copolymers were identified using FT-IR, $^1$H-NMR, XPS, and DSC. The surface energy of the copolymers were evaluated by dynamic contact angle (DCA) method and checked different roles of VM7A as hydrophilic moiety and HBA-choline as hydrophobic moiety on surface. The surface morphological differences between hydrated and unhydrated surfaces of copolymers were observed and evaluated using Am. The platelets were separated from canine whole blood by centrifugation and adopted to the anti-thromobogenecity test of the copolymers. From the results, we find out that as VM7A ratio increases, so did anti-thrombogenecity. Such results show the possibility of using these copolymers as blood compatible materials in living body.y.

Correlation of the Rates of Solvolysis of Isopropyl Fluoroformate Using the Extended Grunwald-Winstein Equation

  • The specific rates of solvolysis of isopropyl fluoroformate are well correlated using the extended Grunwald-Winstein equation, with a sensitivity (l ) to changes in solvent nucleophilicity (NT) and a sensitivity (m) to changes in solvent ionizing power (YCl). The sensitivities (l = 1.59 ± 0.16 and m = 0.80 ± 0.06) toward changes in solvent nucleophilicity and solvent ionizing power, and the kF/kCl values are very similar to those for solvolyses of n-octyl fluoroformate, suggesting that the addition step of an addition-elimination mechanism is rate-determining. For methanolysis, a solvent deuterium isotope effect of 2.53 is compatible with the incorporation of general-base catalysis into the substitution process. The large negative values for the entropies of activation are consistent with the bimolecular nature of the proposed rate-determining step. These observations are also compared with those previously reported for the corresponding chloroformate and fluoroformate esters.

A 32 nm NPN SOI HBT with Programmable Power Gain and 839 GHzV ftBVCEO Product

  • The performance of npn SiGe HBT on thin film SOI is investigated at 32 nm technology node by applying body bias. An n-well is created underneath thin BOX to isolate the body biased SOI HBT from SOI CMOS. The results show that the HBT voltage gain and power gain can be programmed by applying body bias to the n-well. This HBT can be used in variable gain amplifiers that are widely used in the receiver chain of RF systems. The HBT is compatible with 32 nm FDSOI technology having 10 nm film thickness and 30 nm BOX thickness. As the breakdown voltage increases by applying the body bias, the SOI HBT with 3 V $V_{CE}$ has very high $f_tBV_{CEO}$ product (839 GHzV). The self heating performance of the proposed SOI HBT is studied. The high voltage gain and power gain (60 dB) of this HBT will be useful in designing analog/RF systems which cannot be achieved using 32 nm SOI CMOS (usually voltage gain is in the range of 10-20 dB).

  • A novel sol-gel method was implied to prepare CuO-doped ZnO nanoparticles. XRD and SEM techniques were used to characterize the CuO-doped ZnO sample. The photocatalytic degradation of Lidocaine HCl was investigated by two methods. The degradation was studied under different conditions such as the amount of photocatalyst, pH of the system, initial concentration, presence of electron acceptor, and presence of anions. The results showed that they strongly affected the photocatalytic degradation of Lidocaine HCl. The photodegradation efficiency of drug increased with the increase of the irradiation time. After 6 h irradiation with 400-W mercury lamp, about 93% removal of Lidocaine HCl was achieved. The degree of photodegradation obtained by Taguchi method compatible with the trial-and-error method showed reliable results.

  • $0.18-{\mu}m$ high voltage technology 13.5V high voltage well-based symmetric EDMOS isolated by MTI was designed and fabricated. Using calibrated process and device model parameters, the characteristics of the symmetric and asymmetric EDMOS have been simulated. The asymmetric EDMOS has higher performance, better $R_{sp}$ / BVDSS figure-of-merit, short-channel immunity and smaller pitch size than the symmetric EDMOS. The asymmetric EDMOST is a good candidate for low-power and smaller source driver chips. The low voltage logic well-based EDMOS process has advantages over high voltage well-based EDMOS in process cost by eliminating the process steps of high-voltage well/drift implant, high-temperature long-time thermal steps, etc. The specific on-resistance of our well-designed logic well-based EDMOSTs is compatible with the smallest one published. TCAD simulation and measurement results show that the improved logic well-based nEDMOS has better electrical characteristics than those of the conventional one. The improved EDMOS proposed in this paper is an excellent candidate to be integrated with low voltage logic devices for high-performance low-power low-cost chips.

Adsorption Characteristics of Benzene by Carbonized Cast (탄화분변토를 이용한 Benzene의 흡착특성)

  • This study was carried out view that reuse of sludge of adsorbent for benzene in carbonized cast compare with activated carbon. Not only the carbonized cast is good than carbonized carbon in cation exchange capacity and 12 adsorption capacity, but also benzene adsorption capacity is no differences compare to activated carbon. As results, benzene adsorption capacity of carbonized cast and activated carbon are decreased as temperature increase($25~70^{\circ}C$).It is compatible in Lamgmuir model. Therefore, carbonized cast is applied general adsorbent. From experimental results and data regression, in model concerning effect of temperature, relative errors between the experimental data and those calculated by the model are within the range of 1.2~7.8%. In relative humidity effect (RH 0.25~0.50) of benzene adsorption, modified Freundlich model : $QB_{enzene}{;\}QB_{enzene},{\}_{RH=0}=1-kRH^{IN}$, relative errors between the experimental data and those calculated by the model are within are range of 0.5-5.1%. The constants k and l/n in equation were found to be 1.25, 1.89 in carbonized cast.

  • Capsaicin(8-methyl-N-vanillyl-6-nonenamide) is the principal pungent component of Capsicum fruits. This work is directed to the capsaicin-hydrolyzing enzyme playing a key role in the rate limiting and critical step of capsaicin metabolism. In order to get precise information on the enzyme's subcellular location, rat liver homogenate was divided into six subcellular fractions by differential centrifugation technique: crude nuclear pellet, PNS(post nuclear supernatant) fraction, lysosomal pellet, cytosol, Tris wash fraction, micrisomes. Capsaicin-hydrolysing enzyme activity was analysed by high performance liquid chromatography(HPLC). This enzyme was found at the highest specific activity in the microsomal fraction and co-distributed with marker enzymes of the endoplasmic reticulum, NADPH-cytochrome c reductase and nucleoside diphosphatase. This is compatible with the result of ninhydrin color reaction of vanillylamine, primary metabolite of capsaicin hydrolysis, on thin layer chromatography(TLC). This enzyme is most active at pH $8.0{\sim}9.0$. Definite subcellular location of this enzyme will make it easy to proceed with further study.

  • Partial anomalous pulmonary drainage is frequently accompanied by an atrial septal defect. The anomaly is entirely compatible with life and the clinical findings are dependent primarily on the proportion of the pulmonary venous return to the right atrium. The anomaly is frequently missed even with complete diagnostic study. In this report we are presenting a case of anomalous pulmonary venous drainage combined with atrial septal defect and dextrocardia and the treatment of this condition.
