The Analysis of Lateral Charge Migration at 3D-NAND Flash Memory by Tapering and Ferroelectric Polarization (Tapering과 Ferroelectric Polarization에 의한 3D NAND Flash Memory의 Lateral Charge Migration 분석)

  • In this paper, the retention characteristics of 3D NAND flash memory applied with tapering and ferroelectric (HfO2) structure were analyzed after programming operation. Electrons trapped in nitride are affected by lateral charge migration over time. It was confirmed that more lateral charge migration occurred in the channel thickened by tapering of the trapped electrons. In addition, the Oxide-Nitride-Ferroelectric (ONF) structure has better lateral charge migration due to polarization, so the change in threshold voltage (Vth) is reduced compared to the Oxide-Nitride-Oxide (ONO) structure.

  • The inertial migration of a two-dimensional elastic capsule in a channel flow was studied over the Reynolds number range $1{\leq}Re{\leq}100$. The lateral migration velocity, slip velocity, and the deformation and inclination angle of the capsule were investigated by varying the lateral position, Reynolds number, capsule-to-channel size ratio(${\lambda}$), membrane stretching coefficient(${\Phi}$), and membrane bending coefficient(${\gamma}$). During the initial transient motion, the lateral migration velocity increased with increasing Re and ${\lambda}$ but decreased with increases in ${\Phi}$, ${\gamma}$ and the lateral distance from the wall. The initial behavior of the capsule was influenced by variation in the initial lateral position ($y_0$), but the equilibrium position of the capsule was not affected by such variation. The balance between the wall effect and the shear gradient effect determined the equilibrium position. As Re increased, the equilibrium position initially shifted closer to the wall and then moved towards the channel center. A peak in the equilibrium position was observed near Re=30 for ${\gamma}=0.1$, and the peak shifted to higher Re as ${\gamma}$ increased. Depending on the lateral migration velocity, the equilibrium position moved toward the centerline for larger ${\gamma}$ but moved toward the wall for larger ${\Phi}$ and ${\gamma}$.

  • In this paper, retention characteristics of lateral charge migration according to parameters of 3D NAND flash memory to which ferroelectric (HfO2) structure is applied and ∆Vth were analyzed. The larger the Ps, the greater maximum polarization possible in ferroelectric during Programming. Therefore, the initial Vth increases by about 1.04V difference at Ps 70µC/cm2 than at Ps 25µC/cm2. Also, electrons trapped after the Program operation causes lateral charge migration over time. Since ferroelectric maintains polarization without applying voltage to the gate after Programming, regardless of Ps value, polarization increases as Pr increases and the ∆Vth due to lateral charge migration becomes smaller by about 1.54V difference at Pr 50µC/cm2 than Pr 5µC/cm2.

  • As the NAND flash memory goes to 3D vertical Silicon-Oxide-Nitride-Oxide-Silicon (SONOS) structure, the lateral charge migration can be critical in the reliability performance. Even more, with miniaturization of flash memory cell device, just a little movement of trapped charge can cause reliability problems. In this paper, we propose a method of predicting the trapped charge profile in the retention mode. Charge diffusivity in the charge trapping layer (Si3N4) was extracted experimentally, and the effect on the trapped charge profile was demonstrated by the simulation and experiment.

  • The migration of metallic devices such as Kirschner's wire (K-wire) from the shoulder is a well-recognized and significant complication of operation, the wire ending up in the lungs, the heart, the esophagus, the aorta or the subclavian artery. However, spinal migration is very rare. We report the case of a 72-year-old female patient with K-wire migration into the C7-T1 intervertebral foramen, 2 months after surgery for a lateral end fracture of left clavicle.

  • Isolated lateral collateral ligament injury has been reported as avulsion fracture of attachment site or intrasubstance tear. The treatment of avulsion fracture of lateral collateral ligament was primary repair with anchor or staple. There are some reports about loosening or migration of staple which used in repairing meniscus of knee. There is, however, no report about loosening or migration of staple which was used for lateral collateral ligament repair. We report a case of migrated staple that was used for lateral collateral ligament repair, which was migrated to intraarticular posterolateral corner of the knee.

Droplet transient migration and dynamic force balance mechanism on vibration-controlled micro-texture surfaces

  • In this paper, forced vibration was used to regulate the droplet migration, fully recording the transient migration of droplets on a micro-textured substrate under the resonance frequency by a high-speed camera. The influence of resonance frequency and dynamic migration characteristics of droplets on the solid micro-texture surface under lateral vibration were researched. The experiment demonstrates that the driving force is caused by the difference between the left and right contact angles made the droplet oscillate and migrate, and as time t increases, the left and right contact points are periodically shifted and the amplitude of migration increases. Therefore, based on the droplet migration behavior and its force balance mechanism, a spring vibration model of migration behavior of the vibrating droplet micro unit was set up to predict the complete trajectory of its migration on a solid surface. The calculation results show that the theoretical displacement is less than the experimental displacement, and the longer the time, the larger the difference. Affected by the vibration, part of the droplet permeates through the micro-texture, resulting in the droplet losing height and the contact angle becoming smaller as well. While the other part of droplet overcomes the internal surface tension to migrate.

  • Experimental study was conducted to characterize shear-induced lateral migration of $1.0-{\mu}m-diameter$ Brownian particles flowing through a rectangular microchannel which can be used to deliver small amount of liquids, drugs, biological agents and particles in microfluidic devices. Measurements were obtained by using a mercury lamp with a light of 532-nm wavelength, an inverted epi-fluorescence microscope, and a cooled CCD camera to record particle images. Peclet number was used as a parameter to assess the lateral distribution of the particles at a fixed volume fraction of $0.1\%$. It was shown that as Pe increased, particles were moved toward the centerline of the channel, which is in good agreement with previous studies.

The Critical Flux in Microfiltration: Comparison between Theoretical and Experimental Values (정밀여과에서 임계플럭스(Critical flux)에 관한 이론 및 실험적 고찰)

  • The particle back transport velocity from the membrane surface were evaluated to determine the critical flux. Four kinds of back transport mechanisms were considered, i.e. back diffusion, shear induced migration, lateral migration, and interaction enhanced migration. The interaction enhanced migration caused by electrostatic repulsion between particles and membrane surface was found to be the most important mechanism of particle back transport for the charged particles of 0.1 ~10${\mu}{\textrm}{m}$ diameter with 20 to 40 mV of zeta potential. Hematite particles with different sizes were synthesized with ferric chloride (FeCl$_3$) and hydrochloric acid (HCl) at high temperature, and subsequently experimental critical fluxes for each sized particle were obtained. The experimental results were well coincident with the calculated critical fluxes based on back transport mechanisms.

  • The phase-screen and the split-step Fourier migrations, which are implemented in both the frequency-wavenumber and frequency-space domains by using one-way scalar wave equation, allow imaging in laterally heterogeneous media with less computing time and efficiency. The generalized-screen migration employs the series expansion of the exponential, unlike the phase-screen and the split-step Fourier migrations which assume the vertical propagation in frequency-wavenumber domain. In addition, since the generalized-screen migration generalizes the series expansion of the vertical slowness, it can utilize higher-order terms of that series expansion. As a result, the generalized-screen migration has higher accuracy in computing the propagation with wide angles than the phase-screen and split-step Fourier migrations for media with large and rapid lateral velocity variations. In this study, we developed a 2D prestack generalized-screen migration module for imaging a complex subsurface efficiently, which includes various dips and large lateral variations. We compared the generalized-screen propagator with the phase-screen propagator for a constant perturbation model and the SEG/EAGE salt dome model. The generalized-screen propagator was more accurate than the phase-screen propagator in computing the propagation with wide angles. Furthermore, the more the higher-order terms were added for the generalized-screen propagator, the more the accuracy was increased. Finally, we compared the results of the generalizedscreen migration with those of the phase-screen migration for a model which included various dips and large lateral velocity variations and the synthetic data of the SEG/EAGE salt dome model. In the generalized-screen migration section, reflectors were positioned more accurately than in the phase-screen migration section.
