Design of L-Band High Speed Pulsed High Power Amplifier Using LDMOS FET (LDMOS FET를 이용한 L-대역 고속 펄스 고전력 증폭기 설계)

  • In this paper, we design and fabricate the L-band high speed pulsed HPA using LDMOS FET. And we propose the high voltage and high speed switching circuit for LDMOS FET. The pulsed HPA using LDMOS FET is simpler than using GaAs FET because it has a high gain, high output power and sin81e voltage supply. LDMOS FET is suitable for pulsed HPA using switching method because it has $2{\sim}3$ times higher maximum drain-source voltage(65 V) than operating drain-source voltage($V_{ds}=26{\sim}28\;V$). As results of test, the output peak power is 100 W at 1.2 GHz, the rise/fall time of output RF pulse are 28.1 ns/26.6 ns at 2 us pulse width with 40 kHz PRF, respectively.

A Study on Efficiency Extension of a High Power Doherty Amplifier Using Unequal LDMOS FET's (불 균등한 LDMOS FET를 이용한 고 출력 도허티 증폭기의 효율 확장에 관한 연구)

  • In this paper, we present an efficiency extension of Doherty power amplifier using LDMOS FET devices with different peak output powers and an unequal power divider. The amplifier is designed by using a MRF21045 with P1 dB of 45 W as the main amplifier biased for Class-AB operation and a MRF21090 with P1 dB of 90 W as the peaking amplifier biased for Class-C operation. The input power is divided into a 1:1.5 power ratio between the main and peaking amplifier. The simulated results of the proposed Doherty amplifier shows an efficiency improvement of approximately 19 % in comparison to the class-AB amplifier at an output power of 42.5 dBm. The fabricated Doherty amplifier obtained a PAE of 33.68 % at 9 dB backed off from P1 dB of 51.5 dBm.

A Design of Wideband, High Efficiency Power Amplifier using LDMOS (LDMOS를 이용한 광대역, 고효율 전력증폭기의 설계)

  • Existing LDMOS power amplifier that used class-AB and doherty system shows 55% of efficiency in 60MHz narrow band. Because RRH has been applied to power amplifier at base station. It is required that over 100MHz expanded band and more than 60% high efficiency power amplifier. In this paper we designed class-J power amplifier using LDMOS FET which has over 60% high efficiency characteristic in 200MHz. The output matching circuit of designed class-J power amplifier has been optimized to contain pure reactance at second harmonic load and has low quality factor Q. As a measurement result of the amplifier, when we input continuous wave signal, we checked 62~70% of power added efficiency(PAE) in 2.06~2.2GHz including WCDMA frequency as a 10W class-J power amplifier.

Performance Optimization of LDMOS Transistor with Dual Gate Oxide for Mixed-Signal Applications

  • This paper reports the optimized mixed-signal performance of a high-voltage (HV) laterally double-diffused metaloxide-semiconductor (LDMOS) field-effect transistor (FET) with a dual gate oxide (DGOX). The fabricated device is based on the split-gate FET concept. In addition, the gate oxide on the source-side channel is thicker than that on the drain-side channel. The experiment results showed that the electrical characteristics are strongly dependent on the source-side channel length with a thick gate oxide. The digital and analog performances according to the source-side channel length of the DGOX LDMOS device were examined for circuit applications. The HV DGOX device with various source-side channel lengths showed reduced by maximum 37% on-resistance (RON) and 50% drain conductance (gds). Therefore, the optimized mixed-signal performance of the HV DGOX device can be obtained when the source-side channel length with a thick gate oxide is shorter than half of the channel length.

A Design of High Efficiency Doherty Power Amplifier for Microwave Applications (마이크로파용 고효율 Doherty 전력증폭기 설계)

  • In this paper, the high efficiency Doherty power amplifier has been designed and realized for microwave applications. The Doherty amplifier has been implemented using silicon MRF 281 LDMOS FET. The RF performances cf the Doherty power amplifier (a combination of a class AB carrier amplifier and a bias-tuned class C peaking amplifier) have been compared with those of a class AB amplifier alone. The realized Doherty power amplifier P1dB output power has 33dBm at 2.3GHz frequency. Also the Doherty power amplifier shows 11dB gain and -17.8dB input return loss at 2.3GHz to 2.4GHz. The designed Doherty amplifier has been improved the average PAE by 10% higher efficiency than a class AB amplifier alone. The Maximum PAE of designed Doherty power amplifier has been 39%.

  • In this paper, the high efficiency and linearity Doherty power amplifier using DGS and adaptive bias technique has been designed and realized for 2.3GHz WiBro applications. The Doherty amplifier has been implemented us-ing silicon MRF 281 LDMOS FET. The RF performances of the Doherty power amplifier (a combination of a class AB carrier amplifier and a bias-tuned class C peaking amplifier) have been compared with those of a class AB amplifier alone, and conventional Doherty amplifier. The Maximum PAE of designed Doherty power amplifier with DGS and adaptive bias technique has been 36.6% at 34.01dBm output power. The proposed Doherty power amplifier showed an improvement 1dB at output power and 7.6% PAE than a class AB amplifier alone.
