The selective area growth of GaN by metal organic chemical vapor deposition has been carried out on GaN/ sapphire substrate using $SiO_2$ mask. We investgated the effect of growth parameters such as flow rate of $NH_3$(500~1300sccm) and the growth temperature(TEX>$950~1060^{\circ}C$) on the growth selectivity and characteristics of GaN using the Scanning Electron Microscopy(SEM). The selectivity of GaN improved as flow rate of NH, and growth temperature increased. But the grown GaN shapes on the substrate windows was independent of the flow rate of $NH_3$. On the pattern shapes such as circle, stripe, and radiational pattern(rotate the stripe pattern by $30^{\circ}, 45^{\circ}$), we observed the hexagonal pyramid, the lateral over growth on the mask layer, and the difference of the lateral growth rate depending on growth condition.
Purpose: Gallium-68 (68Ga) is increasingly used in nuclear medicine imaging for various conditions such as lymphoma and neuroendocrine tumors by labeling tracers like Prostate Specific Membrane Antigen (PSMA) and DOTA-TOC. However, compared to Fluorine-18 (18F) used in conventional nuclear medicine imaging, 68Ga has lower spatial resolution and relatively higher Signal to Background Ratio (SBR). Therefore, this study aimed to investigate the optimized parameters and reconstruction methods for PET/CT imaging using the 68Ga radiotracer through model-based image evaluation. Materials and Methods: Based on clinical images of 68Ga-PSMA PET/CT, a NEMA/IEC 2008 PET phantom model was prepared with a Hot vs Background (H/B) ratio of 10:1. Images were acquired for 9 minutes in list mode using DMIDR (GE, Milwaukee WI, USA). Subsequently, reconstructions were performed for 1 to 8 minutes using OS-EM (Ordered Subset Expectation Maximization) + TOF (Time of Flight) + Sharp IR (VPFX-S), and BSREM (Block Sequential Regularized Expectation Maximization) + TOF + Sharp IR (QCFX-S-400), followed by comparative evaluation. Based on the previous experimental results, images were reconstructed for BSREM + TOF + Sharp IR / 2 minutes (QCFX-S-2min) with varying β-strength values from 100 to 700. The image quality was evaluated using AMIDE (freeware, Ver.1.0.1) and Advanced Workstation (GE, USA). Results: Images reconstructed with QCFX-S-400 showed relatively higher values for SNR (Signal to Noise Ratio), CNR (Contrast to Noise Ratio), count, RC (Recovery Coefficient), and SUV (Standardized Uptake Value) compared to VPFX-S. SNR, CNR, and SUV exhibited the highest values at 2 minutes/bed acquisition time. RC showed the highest values for a 10 mm sphere at 2 minutes/bed acquisition time. For small spheres of 10 mm and 13 mm, an inverse relationship between β-strength increase and count was observed. SNR and CNR peaked at β-strength 400 and then decreased, while SUV and RC exhibited a normal distribution based on sphere size for β-strength values of 400 and above. Conclusion: Based on the experiments, PET/CT imaging using the 68Ga radiotracer yielded the most favorable quantitative and qualitative results with a 2 minutes/bed acquisition time and BSREM reconstruction, particularly when applying β-strength 400. The application of BSREM can enhance accurate quantification and image quality in 68Ga PET/CT imaging, and an optimization process tailored to each institution's imaging objectives appears necessary.
GaAs-based metamorphic high electron mobility transistors (MHEMTs) and InP-based high electron mobility transistors (HEMTs) have good microwave and millimeter-wave frequency performance with lower minimum noise figure. MHEMTs have some advantages, especially for cost, compared with InP-based ones. In this paper, InAlAs/InxGa1-xAs/GaAs MHEMTs are simulated for DC/RF small-signal analysis. The hydrodynamic simulation parameters are calibrated to a fabricated 0.1-${\mu}m$${\Gamma}$-gate MHEMT device having the modulation-doped $In_{0.52}Al_{0.48}As/In_{0.53}Ga_{0.47}As$ heterostructure on the GaAs substrate, and the simulations for RF small-signal characteristics are performed, compared with the measured data, and analyzed for the devices. In addition, the simulations for the DC/RF characteristics of the MHEMTs with different gate-recess structures are performed, compared and analyzed.

Leaching of MOCVD dust in the LED industry is an essential stage for hydro-metallurgical recovery of pure Ga and In. To recover Ga and In, the leaching behavior of MOCVD scrap of an LED, which contains significant amounts of Ga, In, Al and Fe in various phases, has been investigated. The leaching process must be performed effectively to maximize recovery of Ga and In metals using the most efficient lixiviant. Crystalline structure and metallic composition of the raw MOCVD dust were analyzed prior to digestion. Subsequently, various mineral acids were tested to comprehensively study and optimize the leaching parameters such as acidity, pulp density, temperature and time. The most effective leaching of Ga and In was observed for a boiling 4 M HCl solution vigorously stirred at 400 rpm. Phase transformation of GaN into gallium oxide by heat treatment also improved the leaching efficiency of Ga. Subsequently high purity Ga and In can be recovered by series of hydro processes.

In order to design the speed controller of the DC motor system, firstly, parameters estimation of the system must be preceded. In this paper, we proposed the application of genetic algorithm(GA) optimization in estimating the parameters of DC motor. Estimated models are considered both first and second order models, and each estimated model is optimized by minimizing three different types of the evaluation function of GA. Also, GA is imported in comparison with estimation result of numerical analysis method because of its power in searching entire solution space with more probability of finding the global optimum. Data for parameter estimation is acquired from input and output signals of the actual experiment device and the butterworth filter also designs for removing noise in the signals. Finally comparison between real data of the actual device and estimated models is presented to indicate effectiveness and resolution of proposed identification method.

Enen though several GA-based optimization algorithms have been successfully applied to complex optimization problems in various engineering fields, GA-based optimization methods are computationally too expensive for practical use in the field of structural optimization, particularly for large- scale problems. Furthermore, a successful implementation of GA-based optimization algorithm requires a cumbersome and trial-and-error routine related to setting of parameters dependent on a optimization problem. Therefore, to overcome these disadvantages, a high-performance GA is developed in the form of distributed hybrid genetic algorithm for structural optimization on a cluster of personal computers. The distributed hybrid genetic algorithm proposed in this paper consist of a simple GA running on a master computer and multiple μ-GAs running on slave computers. The algorithm is implemented on a PC cluster and applied to the minimum weight design of steel structures. The results show that the computational time required for structural optimization process can be drastically reduced and the dependency on the parameters can be avoided.

The crystallographic and magnetic properties of gallium-substituted cobalt ferrite ($CoGa_xFe_{2-x}O_4$) were investigated. The new material was synthesized using conventional ceramic methods, with gallium substituted for ferrite in the range of x = 0.0 to 1.0, in steps of 0.2. X-ray diffraction and M$\ddot{o}$ssbauer spectroscopy were used to confirm the presence of crystallized particles in the $CoGa_xFe_{2-x}O_4$ ferrite powders. All of the samples exhibited a single phase with a spinel structure, and the lattice parameters decreased as the gallium content increased. The particle size of the samples also decreased as gallium increased. For $x{\leq}0.4$, the M$\ddot{o}$ssbauer spectra of $CoGa_xFe_{2-x}O_4$ could be fitted with two Zeeman sextets, which are the typical spinel ferrite spectra of $Fe^{3+}$ with A- and B-sites. However, for $x{\geq}0.6$, the M$\ddot{o}$ssbauer spectra could be fitted with two Zeeman sextets and one doublet. The variation in the M$\ddot{o}$ssbauer parameters and the absorption area ratio indicated a cation distribution of $(Co_{0.2-0.2x}Ga_xFe_{0.8-0.6x})[Co_{0.8+0.2x}Fe_{1.2-0.4x}]O_4$, and the magnetic behavior of the samples suggested that the increase in gallium content led to a decrease in the saturation magnetization and in the coercivity.

A controller utilizing fuzzy logic is developed to control the speed of a motor in a washing machine by choosing an appropriate phase. Due to the hardship imposed on obtaining a result from a relation established for inputs, present speed and present rate of speed, and ouput, a phase, of the system that can be tested against an experimental result, it is impossible to apply a genetic algorithm to fine-tune the fuzzy logic controller. To avoid this difficulty, a proper assumption that the parameters of an if-part of a primary fuzzy logic controller have a functional relationship with an error between computed values and experimental ones in made. Setting up of a fuzzy relationship between the parameters and the errors is then achieved through experimentally obtained data. Genetic Algorithm is then applied to this secondary fuzzy logic controller to verify the fuzzy logic. In the verification process, the primary fuzzy logic controller is used in obtaining experimental results. In this way the kind of difficulty in obtaining enough experimental values used to verify the fuzzy logic with genetic algorithm is gotten around. Selection of the parameters that would produce the least error when using the secondary fuzzy logic controller is done with applying genetic algorithm to the then-part of the controller. In doing so the optimal values for the parameters of the if-part of the primary fuzzy logic controller are assumed to be contained. The experimental result presented in the paper validates the assumption.

Analytical expressions for breakdown voltages of abrupt pn junction in GaP, GaAs and InP of III-V binary semiconductors was induced. Getting analytical breakdown voltage, effective ionization coefficients were extracted using ionization coefficient parameters for each materials. The result of analytical breakdown voltages followed by ionization integral agrees well with numerical and experimental results within 10% in error.

Location-allocation problem is known as one of the important problem faced in Industrial Engineering and Operations Research fielde. There are many variations on this problem for different applications, however, most of them consider no obstacle existing. Since the location-allocation problem with obstacles is very complex and with many infeasible solutions, no direct method is effective to solve it. In this paper we propose a hybrid Genetic Algorithm (hGA) method for solving this problem. The proposed hGA is based on Lagrangian relaxation method and Dijkstra's shortest path algorithm. To enhance the proposed hGA, a Fuzzy Logic Controller (FLC) approach is also adopted to auto-tune the GA parameters.
