Ferromagnetism in Co-doped ZnO thin films (Co-doped ZnO 자성 반도체 박막의 구조 및 강자성 특성)

  • II-Ⅵ족 반도체 중에서 넓은 밴드갭을 가지는 ZnO에 Mn 이온을 doping할 경우 Tc가 상온보다 높을 것이라는 이론적 계산이 2000년 Science에 발표되었다. 이후 ZnO에 전이금속 이온을 doping하여 상온에서도 강자성을 나타내는 자성 반도체 (DMS)를 만들기 위한 연구가 활발히 진행되고 있다. Co-doped ZnO 박막은 PLD로 증착하였을 경우 Tc가 상온보다 높으나 재현성이 낮은 것으로 알려져 있었다. 그러나 최근 sol-gel 방법을 이용하여 Co-doped ZnO 박막을 제조하면 강자기 특성의 재현성을 높일 수 있다는 결과가 보고되었다. 이에 본 연구에서는 sol-gel 방법을 사용하여 여러 조성의 Co-doped ZnO 박막을 합성한 후 이들의 자성 특성을 검토하였다. 이러한 결과를 바탕으로 Co-doped ZnO 박막에서 강자성 발현의 근원을 규명하고자 (ⅰ) 조성에 따른 Co-doped ZnO의 Raman peak과 EXAFS peak의 변화를 측정하여 구조적 특성과 ZnO 내에서의 Co 이온의 상태를 분석하였으며, (ⅱ) Hall 효과 실험으로 carrier density를 측정함으로써 Fermi 준위에서의 파수 벡터의 크기를 산출하고자 하였다.

First-Principles Study of Magnetic Interactions between Transition Metal Ions in ZnO (ZnO내 전이 금속 불순물의 자기적 특성에 관한 제일원리 연구)

  • Based on first-principles calculations, we study the magnetic properties of Co, Ni, Fe, V, and Mn impurities in ZnO. The stabilities of the ferromagnetic state and the magnetic moment of each impurity largely depend on the amount of doped electron or hole. For lightly doped n-type ZnO, it is found that the doping of Ni ions is the most effective for inducing ferromagnetism, while Fe ions show the most stable ferromagnetic couplings for heavily doped n-type samples. The characteristics of the magnetic interactions of Co ions are similar with those of Fe ions, but Co ions require much larger amount of doped electron than Fe ions to show the ferromagnetic couplings. The ferromagnetic coupling between Mn and V ions is unstable in n-type conditions.

  • In calculating the hysteresis loops with the Preisach model for ferromagnetism, Everett function is used generally. Because the Everett function is usually given as a table of the lattice-shaped, it is very difficult to directly obtain the Everest table from the data. Therefore this makes some defects in the calculation processes or the accuracy of the results. In this study, using the data sufficiently obtained from the experiment by drawing up the Everett table in the triangle-shaped, and applying the generalized hysteresis model in which the magnetization is depend on the sum of the applied magnetic field and the molecular field, it is shown that our proposal is acceptible in calculating the hysteresis processes.

Nano-sized Effect on the Magnetic Properties of Ag Clusters

  • We have prepared crystalline Ag nanoparticles with an average size of 4 nm in diameter by using an inductively coupled plasma reactor equipped with the liquid nitrogen cooling system. Our magnetic data show that the nano-sized effect of Ag nanoparticles on the magnetic properties is ferromagnetic, instead of a diamagnetic component of the Ag bulk and a superparamagnetic component of magnetic nanoparticles. We have also studied the magnetic properties of Ag-Cu nanocomposites with an opposite concentration profile between surface and core. These comparisons indicate that the ferromagnetic component strongly depends on the surface of Ag nanoparticles, while the paramagnetic component is strongly affected by the outer oxide layer, with the background of a diamagnetic component from the core of Ag.

  • The properties of magnetic material of Nd-Fe-B are highly affected by various factors such as particle size, magnetic anisotropy, phase purity and crystal structure. Incorporation of excess neodymium was carried out in various percentages so that it will adjust the proportion of neodymium in the host crystal after reduction treatment and finally help to improve magnetic property of a material. The interdiffusion of Nd-Fe and boron was studied for various compositions and their effect on magnetic property was understood with theoretical concepts. The factors such as amount of hard and soft phase in the reduction treated product is also responsible for the possible exchange coupling between hard and soft phase magnets for better magnetic properties.

Effects of Nitrogen Defect on Magnetism of Cu-doped InN: First-principles Calculations

  • We investigate the electronic and magnetic properties in Cu-doped InN with the N vacancy ($V_N$) from first principles calculations. There is the long-range ferromagnetic order between two Cu atoms, attributed to the hole-mediated double exchange through the strong p-d interaction between the Cu atom and neighboring N atom. The system of $V_N$ defect in Cu-doped InN has the lowest formation energy. Due to the hybridization between the Cu-3d and $V_N$ states, the spin-polarization on the Cu atoms in the InN lattice is reduced by $V_N$ defect. So, it shows a weak ferromagnetic behavior.

Emission of Spin-polarized Light in Nitride-based Spin LEDs with Room-temperature Ferromagnetic (Ga,Mn)N Layer (상온 강자성 (Ga,Mn)N 박막을 이용한 질화물계 스핀 발광소자의 스핀편극된 빛의 발광)

  • We investigated the fabrication and characteristics of the nitride-based spin-polarized LEDs with room-temperature ferromagnetic (Ga,Mn)N layer as a spin injection source. The (Ga,Mn)N thin films having room-temperature ferromagnetic ordering were found to exhibit the negative MR and anomalous Hall resistance up to room temperature, revealing the existence of spin-polarized electrons in (Ga,Mn)N films at room temperature. The electrical characteristics in the spin LEDs did not degraded in spite of the insertion of the (Ga,Mn)N layer into the LED structure. In EL spectra of the spin LEDs, it is confirmed that the devices produce intense EL emission at 7 K as well as room temperature. These results are expected to open up new opportunities to realize room-temperature operating semiconductor spintronic devices.

Magnetic Properties and Impedance Spectroscopic Studies of Multiferroic Bi1-xNdxFeO3 Materials

  • Nd-doped $BiFeO_3$ materials were synthesized via a sol-gel method. The crystal structure, magnetic properties, and complex impedance spectroscopy of multiferroic $Bi_{1-x}Nd_xFeO_3$ (BNFO) materials were investigated by X-ray diffraction (XRD), Raman scattering, vibrating sample magnetometer (VSM), and complex impedance spectroscopy. Our results show that the lattice crystal constants (a, c) and the ratio c/a of BNFO materials decreased with increasing Nd concentration. All samples exhibited weak ferromagnetism at room temperature, and the magnetization of samples was enhanced by the presence of $Nd^{3+}$ ions. There was an enhancement in the spontaneous magnetization of BFO with increasing Nd concentration, which is attributable to the collapse of the spin cycloid structure.
