Memory Characteristics of Pt Nanoparticle-embedded MOS Capacitors Fabricated at Room Temperature

  • In this study, we fabricate Pt nanoparticle (NP)-embedded MOS capacitors at room temperature and investigate their memory characteristics. The Pt NPs are separated from each other and situated between the tunnel and control oxide layers. The average size and density of the Pt NPs are 4 nm and $3.2{\times}10^{12}cm^{-2}$, respectively. Counterclockwise hysteresis with a width of 3.3 V is observed in the high-frequency capacitance-voltage curve of the Pt NP-embedded MOS capacitor. Moreover, more than 93% of the charge remains even after $10^4$ s.

ONO Ruptures Caused by ONO Implantation in a SONOS Non-Volatile Memory Device

  • The oxide-nitride-oxide (ONO) deposition process was added to the beginning of a 0.25 ${\mu}m$ embedded polysiliconoxide-nitride-oxide-silicon (SONOS) process before all of the logic well implantation processes in order to maintain the characteristics of basic CMOS(complementary metal-oxide semiconductor) logic technology. The system subsequently suffered severe ONO rupture failure. The damage was caused by the ONO implantation and was responsible for the ONO rupture failure in the embedded SONOS process. Furthermore, based on the experimental results as well as an implanted ion's energy loss model, processes primarily producing permanent displacement damages responsible for the ONO rupture failure were investigated for the embedded SONOS process.

  • Density of Phase-Change Memory (PCM) devices has been doubled through the employment of multi-level cell (MLC) technology. However, this doubled-capacity comes in the expense of severe performance degradation, as compared to the conventional single-level cell (SLC) PCM. This negative effect on the performance of the MLC PCM detracts from the potential benefits of the MLC PCM. This paper introduces an efficient way of minimizing the performance degradation while maximizing the capacity benefits of the MLC PCM. To this end, we propose a location-aware hybrid management of SLC and MLC in compressed PCM main memory systems. Our trace-driven simulations using real application workloads demonstrate that the proposed technique enhances the performance and energy consumption by 45.1% and 46.5%, respectively, on the average, over the conventional technique that only uses a MLC PCM.

Investigation on TLB Miss Impact through TLB Lockdown in Multi-core Systems (멀티코어 시스템에서 TLB Lockdown에 의한 TLB Miss 영향 분석)

  • Virtual memory is used as the method to ensure the safety of the system through memory protection in the real-time system. TLB miss caused by using virtual memory makes the real-time system WCET more pessimistically. TLB lockdown can be applied as a method to improve this problem. However, processors with limited TLB lockdown entries, a selection criterion is needed to efficiently utilize the TLB lockdown entry. In this paper, the most frequently accessed virtual pages in the process are applied to the TLB lockdown by analyzing memory profiling. The results showed that micro data TLB miss stall cycle and main data TLB miss stall cycle of the processor decreased by at least 4.7% and up to 29.7%.

  • This paper describes the GUI implementation of an intelligent embedded system which can be used for a personal information platform and an industrial mobile application system. It shows the architecture and the necessary structure and components of X Window graphic system. The embedded system used in this paper has low power and high performance processor, and has a large memory size with a nand-flash memory device. We configured the linux kernel with a TIT-LCD and touch screen device for the operation of X Window system. And we used GTK+2 for running application softwares on the platform embedded system. The GUI library of GTK+2 is useful for providing the same graphics programming environment with host Linux PC. We have developed in this paper the X Window system and the GUI environment for GTK+2 in a new embedded system, and verified the full operation of X Window system and application softwares using GTK+2. The embedded system with large memory size can be used in X Window application softwares for providing a personal information service with a mobile embedded system.

  • Recently the operating system share of linux on embedded system is increasing. The embedded systems on linux environment, commonly equip a file system as mini hard disk or flash memory to keep data. The types of the file system of the system are various according to it's operating system. Anyway, the more embedded system depends on the file system, the selection of the type of the file system effects more on the performance of the system. This thesis performs the performance benchmark of a FAT and Ext file systems which are most popular in embedded system. As the result, it is discussed that what file system is better at which case. These results will be a index at the selection of flash file system of the embedded systems on linux environment.

  • As processor platforms are continuously moving toward wireless mobile systems, embedded mobile processors are expected to perform more and more powerful, and therefore the development of an efficient power management algorithm for these battery-operated mobile and handheld systems has become a critical challenge. It is well known that a memory system is a main performance limiter in the processor point of view. Although many DVFS studies have been considered for the efficient utilization of limited battery resources, recent works do not explicitly show the interaction between the processor and the memory. In this research, to properly reflect short/long-term memory access patterns of the embedded workloads in wireless mobile processors, we propose a memory buffer utilization as a new index of DVFS level prediction. The simulation results show that our solution provides 5.86% energy saving compared to the existing DVFS policy in case of memory intensive applications, and it provides 3.60% energy saving on average.

Analysis of the ROMizer of simpleRTJ Embedded Java Virtual Machine (simpleRTJ 임베디드 자바가상기계의 ROMizer 분석 연구)

  • Dedicated-purpose embedded Java system usually takes such model that all class files are converted into a single ROM Image by the ROMizer in the host computer, and then the Java virtual machine in the embedded system executes the image. Defining the ROM Image is a very important issue for embedded system with limited memory resource and low-performance processor since the format directly influences on the memory usage and effectiveness of accessing entries in classes. In this paper we have analyzed the ROMizer and especially the format of the ROM image implemented in the simpleRTJ embedded Jana virtual machine. The analysis says that memory space can be saved up to 50% compared to the original class file and access speed exceeds up to six times with the use of the ROMizer. The result of this study will be applied to develop a more efficient ROMizer for a ROM-based embedded Java system.

  • Vibrations of a wind turbine blade have a negative impact on its performance and result in failure of the blade, therefore an approach to effectively control vibration in turbine blades are sought by wind industry. The small domestic horizontal axis wind turbine blades induce flap wise (out-of-plane) vibration, due to varying wind speeds. These flap wise vibrations are transferred to the structure, which even causes catastrophic failure of the system. Shape memory alloys which possess physical property of variable stiffness across different phases are embedded into the composite blades for active vibration control. Previously Shape memory alloys have been used as actuators to change their angles and orientations in fighter jet blades but not used for active vibration control for wind turbine blades. In this work a GFRP blade embedded with Shape Memory Alloy (SMA) and tested for its vibrational and material damping characteristics, under martensitic and austenite conditions. The embedment portrays 47% reduction in displacement of blade, with respect to the conventional blade. An analytical model for the actuated smart blade is also proposed, which validates the harmonic response of the smart blade.

  • In this paper, we describe the development and optimization of an embedded Biuetooth solution on an SoC platform for real-time audio streaming over a Bluetooth wireless link. The solution includes embedded Bluetooth protocol stack and profile simplemented on a virtual operating system for portability, and other optimization techniques to fully exploit the benefits of multimedia-oriented SoC. The optimization techniques implemented in this paper are memory access minimization by using on-chip scratch pad memory, codec library optimization with DSP and parallel memory access instruction set, and dynamic audio quality adjustment regarding current wireless link status. Experimental results show that the optimized solution presented in this paper can support high-qualify audio streaming without the support of external memory.
