Effect of MIM and n-Well Capacitors on Programming Characteristics of EEPROM

  • An electrically erasable programmable read-only memory (EEPROM) containing a stacked metal-insulator-metal (MIM) and n-well capacitor is proposed. It was fabricated using a 0.18 $\mu$m standard complementary metal-oxide semiconductor process. The depletion capacitance of the n-well region was effectively applied without sacrificing the cell-area and control gate coupling ratio. The device performed very similarly to the MIM capacitor cell regardless of the smaller cell area. This is attributed to the high control gate coupling ratio and capacitance. The erase speed of the proposed EEPROM was faster than that of the cell containing the MIM control gate.

  • 다결정 실리콘 위에 열산화 방법을 통해 형성된 산화막(Polyoxide)은 기억소자에서의 capapcitor 절연막이나, EPROM(Erasable Programmable Read Only Memory)과 EEPROM(Electrically EPROM) 소자의 tunneling 산화막으로사용된다. 이러한 Polyoxide 절연막은 낮은 누설전류, 높은 절연파괴전기장, 높은 철연파괴 전류밀도 등의 특성을 가져야 한다. 본 논문에서는 공정조건 변화에 따른 Polyoxide의 특성을 조사 분석하였다.

Embedded System for Automatic Condensation Control of the Car

  • In this study, we designed an embedded system for automatic condensation control(ESCC) of the car. This system heats the car glasses as and when it is needed that makes driving safer and convenient. The system was built on an ATmega128L central processing unit(CPU), using high-performance electrically erasable programmable read-only memory(EEPROM) complex programmable logic device(CPLD) ATF1504AS, using which an ESCC algorithm has been proposed. The source code was written in C language. The algorithm of work was written using the dew-point table. This system not only clears the condensation on the glass but also averts condensation. The designed ESCC system begins working once the input information comes close to the dew-point table information. This device enables a wider field of view, thereby increasing safety.

ONO Ruptures Caused by ONO Implantation in a SONOS Non-Volatile Memory Device

  • The oxide-nitride-oxide (ONO) deposition process was added to the beginning of a 0.25 ${\mu}m$ embedded polysiliconoxide-nitride-oxide-silicon (SONOS) process before all of the logic well implantation processes in order to maintain the characteristics of basic CMOS(complementary metal-oxide semiconductor) logic technology. The system subsequently suffered severe ONO rupture failure. The damage was caused by the ONO implantation and was responsible for the ONO rupture failure in the embedded SONOS process. Furthermore, based on the experimental results as well as an implanted ion's energy loss model, processes primarily producing permanent displacement damages responsible for the ONO rupture failure were investigated for the embedded SONOS process.

  • The DTV (Digital TV) tuner for an 8-VSB (Vestigial Side-Band) modulation was developed to meet the requirements of the ATSC (Advanced Television Systems Committee). The double frequency conversion and the active tracking filter in the front-end were used to cancel interferences between adjacent channels and multi-channels by suppressing the IF beat and the Image frequency. However, It was impossible to get frequency mapping between the tracking filter and the first VCO (Voltage Controlled Oscillator) in the existing DTV tuner structure which differs from the NTSC (National Television Systems Committee) tuner. This paper, therefore, suggests an assailable structure and a new method for the automatic frequency selection by mapping the frequency characteristics over the tracking voltage and the combined HW which is composed of a Micro-controller, an EEPROM (Electrically Erasable Programmable Read Only Memory), a DAC (Digital-to-Analog Converter), an OP amplifier, and a switch driver.

고공 비행개시가 가능한 접이식 쿼더콥터 자율비행 실험 (Autonomous Flight Experiment of a Foldable Quadcopter with Airdrop Launching Function)

  • The experimental results are presented of an autonomous flight algorithm of a foldable quadcopter with airdrop launching functions. A foldable wing structure enabled the quadcopter to be inserted into a rocket container with limited space. The foldable quadcopter was then separated from the rocket in the air. The flight pattern was tracked using a global positioning system (GPS) with various sensors, including an inertial measurement unit (IMU) module until a designated target position was reached. Extensive field tests were conducted through an international rocket competition, ARLISS 2017, which was held in Black Rock Desert, Nevada, USA. The flight trajectory record of the experiments is stored in electrically erasable programmable read-only memory (EEPROM) embedded in the main control unit. The flight record confirmed that the quadcopter successfully separated from the rocket, executed flight toward the target for a certain length of time, and stably landed on the ground.

  • 8-VSB(Vestigial Side-Band) 변조 기술을 이용하여 ATSC(Advanced Television Systems Committee) 규격을 만족하는 디지털 TV 튜너를 개발하였다. 이중(double)주파수 변환 및 능동 트래킹 여파기를 튜너 전치단에 이용하여 이미지 응답 및 IF(Intermediate Frequency)Beat 성분들의 억압, 인접 채널과 다채널 수신 시 상호 간섭배제 성능을 만족할 수 있도록 이용하였다. 그러나 NTSC(National Television Systems Committee) 튜너와는 달리, 이중 주파수 변환을 이용하는 디지털 TV 튜너는 트래킹 필터 및 첫 번째 전압제어발진기 사이의 주파수 상관 관계가 존재하지 않는다. 이러한 문제점을 해결하기 위하여 본 논문에서는 마이크로 콘트롤러, EEPROM(Electrically Erasable Programmable Read Only Memory), 디지털/아날로그 변환기, 차동 증폭기 및 스위치 드라이버가 조합된 하드웨어 및 트래킹 전압에 따른 주파수 특성에 대한 주파수 매핑을 구하여 자동 주파수 선택이 가능한 변형된 구조 및 방법을 제시하였다.

EEPROM을 이용한 전하센서 (EEPROM Charge Sensors)

  • The devices based on electrically erasable programmable read-only memory (EEPROM) structure are proposed for the detection of external electric charges. A large size charge contact window (CCW) extended from the floating gate is employed to immobilize external charges, and a control gate with stacked metal-insulator-metal (MIM) capacitor is adapted for a standard single polysilicon CMOS process. When positive voltage is applied to the capacitor of CCW of an n-channel EEPROM, the drain current increases due to the negative shift of its threshold voltage. Also when a pre-charged external capacitor is directly connected to the floating gate metal of CCW, the positive charges of the external capacitor make the drain current increase for n-channel, whereas the negative charges cause it to decrease. For an p-channel, however, the opposite behaviors are observed by the external voltage and charges. With the attachment of external charges to the CCW of EEPROM inverter, the characteristic inverter voltage behavior shifts from the reference curve dependent on external charge polarity. Therefore, we have demonstrated that the EEPROM inverter is capable of detecting external immobilized charges on the floating gate. and these devices are applicable to sensing the pH's or biomolecular reactions.
