미세 구조 MOSFET에서 문턱전압 변화를 최소화하기 위한 최적의 스켈링 이론 (Scaling theory to minimize the roll-off of threshold voltage for ultra fine MOSFET)

  • 본 논문은 halo doping profile을 갖는 나노구조 LDD MOSFET의 문턱전압에 대하여 연구하였다. 소자의 크기는 일반화된 스켈링 이론을 사용하여 100nm 에서 40m까지 스켈링하였다. Van Dort Quantum Correction Model(QM) 모델을 정전계 스켈링 이론과 정전압 스켈링 이론에 적용하여 문턱전압을 조사하였으며, gate oxide 두께의 변화 따른 direct tunneling current를 조사하였다. 결과적으로 게이트 길이가 감소됨에 따라 문턱전압이 정전계 스켈링에서는 감소하고 정전압 스켈링에서는 증가함을 알았고 direct tunneling current는 gate oxide 두께가 감소함에 따라 증가됨을 알았다. 또한 채널 길이의 감소에 따른 MOSFET의 문턱전압에 대한 roll-off특성을 최소화하기 위하여 일반화된 스켈링에서 $\alpha$값은 거의 1 이여야 함을 알았다.

  • 본 논문에서는 halo doping profile을 갖는 나노구조 LDD MOSFET의 문턱전압에 대한 시뮬레이션 결과를 나타내었다. 소자 크기는 generalized scaling을 사용하여 100nm에서 40nm까지 스케일링하였다. Van Dort Quantum Correction Model(QM)을 사용하여 정전계 스케일링과 정전압 스케일링에 대한 문턱 전압과 각각의 게이트 oxide 두께에 대한 direct tunneling 전류를 조사하였다. 게이트 길이가 감소할 때 정전계 스케일링에서는 문턱전압이 감소하고, 정전압 스케일링에서는 문턱전압이 증가하는 것을 알 수 있었고, 게이트 oxide두께가 감소할 때 direct tunneling 전류는 증가함을 알 수 있었다. 감소하는 채널 길이를 갖는 MOSFET 문턱전압에 대한 roll-off 특성을 최소화하기 위해 generalized scaling에서 $\alpha$값은 1에 가깝게 되는 것을 볼 수 있었다.

Analysis and Compensation of Current Measurement Errors in a Doubly Fed Induction Generator

  • It is necessary to measure the current of rotor for controlling the active and reactive power generated by the stator side of the doubly fed induction generator (DFIG) system. There are offset and scaling errors in the current measurement. The offset and scaling errors cause one and two times current ripples of slip frequency in the synchronous reference frame of vector control, respectively. This paper proposes a compensation method to reduce their ripples. The stator current is variable according to the wind force but the rotor current is almost constant. Therefore input of the rotor current is more useful for a compensation method. The proposed method adopts the synchronous d-axis current of the rotor as the input signal for compensation. The ripples of the measurement errors can be calculated by integrating the synchronous d-axis stator current. The calculated errors are added to the reference current of rotor as input of the current regulator, then the ripples are reduced. Experimental results show the effectiveness of the proposed method.

  • In this paper, we propose a two-input two-output fuzzy controller to improve the performance of transient response and to eliminate the steady state error. The outputs of this controller are the control input calculated by position-type fuzzy controller and the accumulated error scaling factor. Here, the accumulated error scaling factor is adjusted on-line by fuzzy rules according to the current trend of the controlled process. To show the usefulness of the proposed controller, it is applied to several systems that are difficult to get satisfactory response by conventional PD controllers or PI controllers.

  • 무선통신시스템은 한정된 에너지를 갖는 배터리를 사용하기 때문에 저전력 회로로 구현되어야 하며, 이를 위하여 주파수와 상관없이 일정한 전력을 나타내는 전류모드 회로가 연구되어왔다. 본 논문에서는 초저전력 동작이 가능하도록 Dynamic Voltage Scaling 전원을 유도하며, 전류모드 신호처리 중 메모리 동작에서 저장된 에너지가 누설되는 Clock-Feedthrough 문제를 최소화하는 전류메모리 회로를 제안한다. $0.35{\mu}m$ 공정의 BSIM3 모델로 Near-threshold 영역의 전원 전압을 사용한 시뮬레이션을 진행한 결과, 1MHz의 스위칭 동작에서 $2{\mu}m$의 메모리 MOS Width, $0.3{\mu}m$의 스위치 MOS Width, $13{\mu}m$의 Dummy MOS Width로 설계할 때, Clock-Feedthrough의 영향을 최소화시킬 수 있었으며 1.2V의 Near-threshold 전원전압에서 소비전력은 $3.7{\mu}W$가 계산되었다.

  • The radionuclide inventory in radioactive waste from nuclear power plants should be determined to secure the safety of final repositories. As an alternative to time-consuming, labor-intensive, and destructive radiochemical analysis, the indirect scaling factor (SF) method has been used to determine the concentrations of difficult-to-measure radionuclides. Despite its long history, the original SF methodology remains almost unchanged and now needs to be improved for advanced SF implementation. Intense public attention and interest have been strongly directed to the reliability of the procedures and data regarding repository safety since the first operation of the low- and intermediate-level radioactive waste disposal facility in Gyeongju, Korea. In this review, statistical methodologies for SF implementation are described and evaluated to achieve reasonable and advanced decision-making. The first part of this review begins with an overview of the current status of the scaling factor method and global experiences, including some specific statistical issues associated with SF implementation. In addition, this review aims to extend the applicability of SF to the characterization of large quantities of waste from the decommissioning of nuclear facilities.

Diminution of Current Measurement Error in Vector Controlled AC Motor Drives

  • The errors generated from current measurement paths are inevitable, and they can be divided into two categories: offset error and scaling error. The current data including these errors cause periodic speed ripples which are one and two times the stator electrical frequency respectively. Since these undesirable ripples bring about harmful influences to motor driving systems, a compensation algorithm must be introduced to the control algorithm of the motor drive. In this paper, a new compensation algorithm is proposed. The signal of the integrator output of the d-axis current regulator is chosen and processed to compensate for the current measurement errors. Usually the d-axis current command is zero or constant to acquire the maximum torque or unity power factor in the ac drive system, and the output of the d-axis current regulator is nearly zero or constant as well. If the stator currents include the offset and scaling errors, the respective motor speed produces a ripple related to one and two times the stator electrical frequency, and the signal of the integrator output of the d-axis current regulator also produces the ripple as the motor speed does. The compensation of the current measurement errors is easily implemented to smooth the signal of the integrator output of the d-axis current regulator by subtracting the DC offset value or rescaling the gain of the hall sensor. Therefore, the proposed algorithm has several features: the robustness in the variation of the mechanical parameters, the application of the steady and transient state, the ease of implementation, and less computation time. The MATLAB simulation and experimental results are shown in order to verify the validity of the proposed current compensating algorithm.

  • The phase currents must be accurately measured to achieve the instantaneous torque control of AC motors. In general, those are measured using the current sensors. However, the measured current signals can include the offset errors and scaling errors by several components such as current sensors, analog amplifiers, noise filter circuits, and analog-to-digital converters. Therefore, the torque-controlled performance can be deteriorated by the current measurement errors. In this paper we have analyzed the influence caused by vector control of 2-phase induction motor when two errors are included in measured phase currents. Based on analyzed results, the compensation method is proposed without additional hardware. The proposed compensation method was applied vector-controlled inverter for 2-phase induction motor of 360[W] class and verified through computer simulations and experiments.

Applications are given to the study of automorophism groups, to canonical kernels, to holomorphic invariants, and to analysis in infinite dimensions. Current research directions are described and future paths indicated.

  • A new voltage-scaled compensation pixel which employs 3 p-type poly-Si TFTs and 2 capacitors without additional control line has been proposed and verified. The proposed pixel does not employ the $V_{TH}$ memorizing and cancellation, but scales down the inevitable $V_{TH}$ variation of poly-Si TFT. Also the troublesome narrow input range of $V_{DATA}$ is increased and the $V_{DD}$ supply voltage drop is suppressed. In our experimental results, the OLED current error is successfully compensated by easily controlling the proposed voltage scaling effects.
