Dose Distribution of 100 MeV Proton Beams in KOMAC by using Liquid Organic Scintillator (액체 섬광체를 이용한 100 MeV 양성자 빔의 선량 분포 평가)

  • In this paper, an optical dosimetric system for radiation dose measurement is developed and characterized for 100 MeV proton beams in KOMAC(Korea Multi-Purpose Accelerator Complex). The system consists of 10 wt% Ultima GoldTM liquid organic scintillator in the ethanol, a camera lens(50 mm / f1.8), and a high sensitivity CMOS(complementary metal-oxide-semiconductor) camera (ASI120MM, ZWO Co.). The FOV(field of view) of the system is designed to be 150 mm at a distance of 2 m. This system showed sufficient linearity in the range of 1~40 Gy for the 100 MeV proton beams in KOMAC. We also successfully got the percentage depth dose and the isodose curves of the 100 MeV proton beams from the captured images. Because the solvent is not a human tissue equivalent material, we can not directly measure the absorbed dose of the human body. Through this study, we have established the optical dosimetric procedure and propose a new volume dose assessment method.

A High Radiation Efficiency and Narrow Beam Width of Optical Beam Steering Using a Silicon-based Grating Structure Integrated with Distributed Bragg Reflectors (분배 브래그 반사기가 집적된 실리콘 기반 격자 구조를 이용한 광학 빔 방사 효율 및 조향 선폭 성능 향상)

  • We first numerically analyzed the characteristics of a silicon-based grating structure for beam steering. The analysis includes the basic principle of the grating structure according to the wavelength, peak radiation angle, radiation efficiency, and full-width at the half maximum(FWHM) of the radiation angle. Based on the analysis, we propose a silicon-based grating structure integrated with distributed Bragg reflector(DBR) to obtain a high radiation efficiency and narrow beam width simultaneously. We performed the numerical optimization of the radiation efficiency and FWHM of the radiation angle according to the DBR position. By the design optimization using the proposed grating structure compatible with the complementary metal-oxide semiconductor(CMOS) process, we achieved a maximum radiation efficiency of 87.1% and minimum FWHM of radiation angle of $4.68^{\circ}$.

무전해 식각법으로 합성된 Si 나노와이어를 이용한 CMOS 인버터

  • Si 나노와이어를 합성하는 다양한 방법들 중에서 Si 기판을 나노와이어 형태로 제작하는 무전해 식각법은 쉽고 간단하기 때문에 최근 많은 연구가 진행되고 있다. 무전해 식각법을 이용한 Si 나노와이어는 p 또는 n형의 전기적 특성을 갖는 Si 기판의 도핑농도에 따라 원하는 전기적 특성을 갖는 나노와이어를 얻을 수 있을 것이라는 기대가 있었지만 n형으로 제작된 나노와이어의 경우 식각에 의한 표면의 거칠기 때문에 그 특성을 나타내지 못하는 문제점을 가지고 있다. 본 연구에서는 무전해 식각법을 이용하여 p와 n형 나노와이어를 합성하고 field-effect transistors (FETs) 소자를 제작하여 각각의 특성을 구현하였다. 나노와이어와 절연막 사이의 계면 결함을 최소화하기 위하여 poly-4-vinylphenol (PVP) 고분자 절연막에 나노와이어를 삽입시킨 형태로 소자를 제작하였고, 특히 n형 나노와이어의 표면을 보다 평평하게 하기 위하여 열처리를 진행 하였다. 이렇게 각각의 특성이 구현된 나노와이어를 이용하여 soft-lithography 공정을 통해 complementary metal-oxide semiconductor (CMOS) 구조의 인버터 소자를 제작하였으며 그 전기적 특성을 평가하였다.

A Wide Dynamic Range CMOS Image Sensor Based on a Pseudo 3-Transistor Active Pixel Sensor Using Feedback Structure

  • A dynamic range extension technique is proposed based on a 3-transistor active pixel sensor (APS) with gate/body-tied p-channel metal oxide semiconductor field effect transistor (PMOSFET)-type photodetector using a feedback structure. The new APS consists of a pseudo 3-transistor APS and an additional gate/body-tied PMOSFET-type photodetector, and to extend the dynamic range, an NMOSFET switch is proposed. An additional detector and an NMOSFET switch are integrated into the APS to provide negative feedback. The proposed APS and pseudo 3-transistor APS were designed and fabricated using a $0.35-{\mu}m$ 2-poly 4-metal standard complementary metal oxide semiconductor (CMOS) process. Afterwards, their optical responses were measured and characterized. Although the proposed pixel size increased in comparison with the pseudo 3-transistor APS, the proposed pixel had a significantly extended dynamic range of 98 dB compared to a pseudo 3-transistor APS, which had a dynamic range of 28 dB. We present a proposed pixel that can be switched between two operating modes depending on the transfer gate voltage. The proposed pixel can be switched between two operating modes depending on the transfer gate voltage: normal mode and WDR mode. We also present an imaging system using the proposed APS.

Growth and Properties of p-type Transparent Oxide Semiconductors

  • Transparent oxide semiconductors (TOSs) are. currently attracting attention for application to transparent electrodes in optoelectronic devices and active channel layers in thin-film transistors. One of the key issues for the realization of next generation transparent electronic devices such as transparent complementary metal-oxide-semiconductor thin-film transistors (CMOS TFTs), transparent wall light, sensors, and transparent solar cell is to develop p-type TOSs. In this talks, I will introduce issues and status related to p-type TOSs such as LnCuOQ (Ln=lanthanide, Q=S, Se), $SrCu_2O_2$, $CuMO_2$ (M=Al, Ga, Cr, In), ZnO, $Cu_2O$ and SnO. The growth and properties of SnO and Cu-based oxides and their application to electronic devices will be discussed.

  • Quantum-dot cellular automata(QCA) is a new technology and it is an one of the alternative high performance over existing complementary metal-oxide semi-conductor(CMOS). QCA is nanoscale device and ultra-low power consumption compared with transistor-based technologies, and various circuits using QCA technology have been proposed. Binary-coded decimal(BCD), which represents decimal digits in binary, is mainly used in electronic circuits and Microprocessor, and it is comfortable in conversion operation but many data loss. In this paper, we present an BCD-EXCESS 3 Code converter which can be efficiently used for subtraction and half adjust. The proposed scheme has efficiently designed considering space and time complexities and minimization of noise, and it has been simulated and confirmed.

  • Niobium nitride (NbN) superconducting thin films with the thickness of 100 and 400 nm have been deposited on the surfaces of silicon oxide/silicon substrates using a sputtering method. Their superconducting properties have been evaluated in terms of the transition temperature, critical magnetic field, and critical current density. In addition, the NbN films were patterned in a line with a width of $10{\mu}m$ by a reactive ion etching (RIE) process for their characterization. This study proves the applicability of the standard complementary metal-oxide-semiconductor (CMOS) process in the fabrication of superconducting thin films without considerable degradation of superconducting properties.

Full-Chip Power/Performance Benefits of Carbon Nanotube-Based Circuits

  • As a potential alternative to the complementary metal-oxide semiconductor (CMOS) technology, many researchers are focusing on carbon-nanotube field-effect transistors (CNFETs) for future electronics. However, existing studies report the advantages of CNFETs over CMOS at the device level by using small-scale circuits, or over outdated CMOS technology. In this paper, we propose a methodology of analyzing CNFET-based circuits and study its impact at the full-chip scale. First, we design CNFET standard cells and use them to construct large-scale designs. Second, we perform parasitic extraction of CNFET devices and characterize their timing and power behaviors. Then, we perform a full-chip analysis and show the benefits of CNFET over CMOS in 45-nm and 20-nm designs. Our full-chip study shows that in the 45-nm design, CNFET circuits achieve a 5.91×/3.87× (delay/power) benefit over CMOS circuits at a density of 200 CNTs/µm. In the 20-nm design, CNFET achieves a 6.44×/3.01× (delay/power) benefit over CMOS at a density of 200 CNTs/µm.

  • In this work, temperature sensor and control circuit for measuring temperature are proposed. The proposed circuit can be fabricated without additional CMOS fabrication process and the output of proposed circuit is digital value. The supply voltage is 5volts and the circuit is designed by using 0.5${\mu}m$ CMOS process. The circuit for measuring temperature consists of PWM control circuit, VCO, counter and register. consisted The frequency of PWM control circuit is 23kHz and the frequency of VCO is 416kHz, 1MHz and 2MHz, respectively. The circuit operation is analyzed by using SPICE.

LED transceivers with beehive-shaped reflector for visible light communication

  • This paper proposes a novel beehive-shaped reflector for application to light-emitting diode (LED) transceivers for illumination and bi-directional visible light communication (VLC). By using a diffuse propagation model extended to line-of-sight and direct signals, the distribution of illuminance and the path loss of the transceiver are investigated to evaluate the performance of the beehive-shaped reflector. To verify bi-directional communication, a VLC-based image capture system, comprising a complementary metal-oxide semiconductor (CMOS) image sensor and video processor unit, is demonstrated. Real-time images captured by the CMOS camera are successfully transmitted to the monitoring system via a free-space channel at a rate of 115.2 kbps.
